EMBEDDED POWER PACKAGETECHNICAL FIELD

[0001] The disclosure relates to an embedded power package with metal layer reinforcement and methods for manufacturing such package. The disclosure relates to techniques for locally increasing Cu thickness for power modules and power packages.BACKGROUND

[0002] Embedded Chip or Component packaging (ECP) is a new packaging technology that was originally developed for embedding logic dies (where typically small pitch and high accuracy is needed) inside a PCB (printed circuit board) substrate but due to many advantages it is nowadays used also for power packaging. The main benefit of the embedding technology is that it allows to reduce the parasitic inductances and to maximize the electrical performance of the modules and at the same time to reduce the package size. One of the main challenges in ECP technology is that the embedding process is typically using HDI (high density interconnect) PCB or substrate manufacturing processes and equipment. This process is optimized for small line and spaces and due to that the Cu thickness is limited. One of the main reasons why chip embedding technology is not yet widely used in medium and high voltage applications is that the current carrying capability and the thermal performance of typical ECP package is limited due to relatively small Cu volume and thin Cu routing layer thicknesses.SUMMARY

[0003] This disclosure provides a solution for a higher power and higher voltage ECP in which thick Cu lines on modules inner or outer layers are provided to allow better current carrying capability and lower current density.

[0004] The foregoing and other objects are achieved by the features of the independent claims. Further implementation forms are apparent from the dependent claims, the description and the figures.

[0005] Embodiments of the solution presented in this disclosure increase the conductor line thickness in selected areas and only in areas where such increasing is required from thermal and / or electrical reasons. The additional conductive material is attached on the substrate (on top of the existing conductor line) after the substrate is manufactured. Depending on the concept and maximum processing temperature the process can be done either before or after component placement. Because the conductor line thickness is increased only on selected areas (not on whole panel) it allows that the same board can have areas that have different Cu thicknesses, e.g., as shown in Figure 1 in which different areas exist: 1) Areas with thick and wide Cu lines with large spacing for power routing; and 2) Areas with thin Cu lines with small line and space that is required for passives and logic dies. The increased Cu thickness can locate exactly on top of the embedded die and the shape and thickness of the thick Cu area can be optimized for the application (any shape and wide range of thickness can be produced) .

[0016] Chip embedding (CE) or embedded component packaging (ECP) is an advanced packaging technology where bare dies typically with Cu metallization are embedded inside PCB material and connected to the Cu routing on the package with plated μvias. This packaging technology uses PCB manufacturing processes for the embedding or encapsulation of semiconductor dies. The result can either be an SMT package or module which can be soldered onto standard PCBs, or a PCB board which has semiconductor dies or components integrated inside. Chip embedding is a panel level packaging process technology.

[0017] FR4 is a composite material that is widely used in PCB industry as a substrate material. It consists of epoxy resin with or without additional ceramic particles and it is reinforced with woven glass fibers or fiber mat.

[0018] Embedded power packaging in the context of this invention understands the embedding of power electronic devices and components into PCBs using chip embedding technology. This is in contrast to conventional s assembly and packaging, where packaged components are soldered onto the outer layers of a PCB by means of surface mount technology (SMT) . It is also in contrast to conventional power module packaging with framed or molded modules. Embedded power packaging as it is understood here does not relate to embedded systems or embedded power systems.

1.An embedded power package (100) , comprising:a Printed Circuit Board, PCB (110) , comprising one or more embedded electronic components (111, 112) , the PCB (110) comprising a metallization layer (120) which is configured to electrically connect the one or more embedded electronic components (111, 112) ;wherein the PCB (110) comprises a power section (101) in which one or more power electronic components (111, 112) are embedded and in which a first part (120a) of the metallization layer (120) is arranged; anda metal layer reinforcement (130) enforcing the first part (120a) of the metallization layer (120) , the metal layer reinforcement (130) being configured to increase a current carrying capability and / or a thermal mass of the first part (120a) of the metallization layer (120) for carrying a current of the one or more power electronic components (111, 112) .2.The embedded power package (100) of claim 1,wherein the metal layer reinforcement (130) is arranged upon and is electrically contacting the first part (120a) of the metallization layer (120) or at least parts of the first part (120a) .3.The embedded power package (100) of claim 1 or 2,wherein the metallization layer (120) with the metal layer reinforcement (130) is arranged on a main surface (110a) of the PCB (110) ; orwherein the metallization layer (120) with the metal layer reinforcement (130) is embedded in the PCB (110) .4.The embedded power package (100) of any of the preceding claims,wherein a thickness of the metal layer reinforcement (130) is between about 20μm and 300μm or more.5.The embedded power package (100) of any of the preceding claims,wherein the first part (120a) of the metallization layer (120) enforced with the metal layer reinforcement (130) is configured to carry high currents of up to 400 Amperes and above.6.The embedded power package (100) of any of the preceding claims,wherein the PCB (110) comprises a logic section (102) in which one or more logic electronic components are embedded and in which a second part (120b) of the metallization layer (120) is arranged;wherein a thickness of the metallization layer (130) in both, the power section (101) and the logic section (102) is between about 30μm and 60μm.7.The embedded power package (100) of claim 6, comprising:at least one passive electronic component (140) attached on the second part (120b) of the metallization layer (120) , the at least one passive electronic component (140) forming at least part of a driver circuitry.8.The embedded power package (100) of any of the preceding claims,wherein the metal layer reinforcement (130) comprises one or a combination of the following:a porous layer,a solid layer.9.The embedded power package (100) of any of the preceding claims,wherein the metal layer reinforcement (130) comprises one or a combination of the following:a plasma dust coating layer,a 3D metal printing layer,a cured conductive material or metal adhesive paste or ink layer,a solidified sinter or solder paste layer,a soldered, transient liquid soldered, sintered or welded Cu layer,a soldered or sintered ceramic layer,a soldered or sintered Insulated Metal Substrate, IMS, layer.10.The embedded power package (100) of claim 9,wherein the plasma dust coating layer comprises solidified metal particles which are fused with the first part (120a) of the metallization layer (120) .11.The embedded power package (100) of claim 9 or 10,wherein the 3D metal printing layer comprises metal powder or metal particles coating the first part (120a) of the metallization layer (120) .12.The embedded power package (100) of any of claims 9 to 11,wherein the conductive material or metal adhesive paste or ink is made of one or a combination of the following:silver or nickel particles in a polymer matrix,alloy or coated metal particles in a polymer matrix,conductive nanoparticles,low temperature sinter paste,metal paste,TLPS or solder paste.13.The embedded power package (100) of any of claims 9 to 12,wherein the welded Cu layer comprises a preform made of a Cu spacer or a Cu foil, the preform being connected to the first part (120a) of the metallization layer (120) by printed solder or sinter paste or by ultrasonic welding, thermosonic welding or laser welding.14.The embedded power package (100) of any of claims 9 to 13,wherein the ceramic or IMS layer comprises a preform made of an IMS or ceramic substrate, the preform being connected to the first part (120a) of the metallization layer (120) by printed solder or sinter paste.15.The embedded power package (100) of any of the preceding claims,wherein the one or more power electronic components (111, 112) comprise one or more power devices, power management ICs, PMICs, and power MOSFETs which are based on Si, SiC, GaN or other wide bandgap semiconductor technology.
