[0001] Field of the Disclosure

[0002] The present disclosure is generally related to the field of circuit protection devices. More particularly, embodiments of the present disclosure relate to package devices including a baseplate with a platform section to reduce stress and deformation of the package device.

[0003] Background of the Disclosure

[0004] Baseplates are commonly used in power modules to assist in the thermal management of the module. For example, baseplates help to accelerate the heat dissipation from the die / chip to the outer side of the package and to support the mounting of the module onto the application board.

[0005] Existing baseplates are typically a single layer, cuboid metal plate with a thickness of 1-5mm, depending on the thermal application needed. The length and width of the cuboid varies from product to product. During use, the baseplate is subjected to heat, which causes curvature and then deformation of the baseplate. This curvature / deformation increases the overall package stress, which often leads to reliability failures.

[0027] As will be described in greater detail herein, embodiments of the present disclosure provide a baseplate design having one or multiple steps of additional metal on top of the typical rectangular cuboid, wherein a direct-copper-bonded (DCB) substrate (alternatively called a DBC substrate) may be secured atop the additional metal. The one or multiple steps of the metal baseplate may be integrally formed as a uniform body, and can be manufactured by stamped, etched, lasered, CNC and / or cutting methods. It will be appreciated that the number of steps and the individual step dimension (s) can vary.

[0028] Advantageously, this baseplate design reduces curvature of the baseplate, e.g., after a heat treatment, and ensures reduced deformation of the baseplate during extreme temperature conditions (e.g., -40℃ to 217℃) . This reduction in curvature and deformation directly reduces the overall package stress, which the baseplate exudes under the extreme conditions, and which usually leads to reliability test failures, e.g., in the temperature cycling test or power cycling test. With the reduction of the final product’s baseplate curvature, embodiments of the disclosure also help to reduce stress during a screw mounting process.

[0029] Turning to FIGs. 1A-1C, a device 100, such as a power semiconductor device module, will be described. As shown, the device 100 may include a substrate 102 having a first main side 104 opposite a second main side 106, a first end 108 opposite a second end 110, and a first side 112 opposite a second side 114. In the embodiment shown, the first and second sides 112, 114 are longer than the first and second ends 108, 110. Although generally rectangular in shape, it will be appreciated that the substrate 102 may have a different shape or configuration in alternative embodiments.
