SOURCE FEED APPARATUS FOR HIGH POWER SEMICONDUCTOR CHAMBERSFIELD

[0001] Embodiments of the present principles generally relate to semiconductor processing of semiconductor substrates.BACKGROUND

[0002] Semiconductor process chambers use process kits to shield the chamber from the effects of plasma formed in the process volume. The process kits build up deposits on the shields and require periodic maintenance. The maintenance generally includes replacement of the process kit. The process chamber design allows for the lid or top portion of the chamber to be removed or lifted for the extraction of the process kit. The maintenance procedures for the process chamber usually require the disconnection of the power supply cables prior to the opening of the process chamber. The inventors have observed, however, that operators may disregard the disconnection of the cables due to the disconnection difficulty and open the process chamber with the cables still connected, causing the cables to bend during the opening. The power supply cables are generally very stiff, and the bending causes internal cable damage to occur, leading to increased resistance and ultimately high internal temperatures which may lead to melting and burning of the cables and / or the attachment points of the cable to the top portion of the process chamber.

[0023] The methods and apparatus provide enhanced power connections at power source entry points of process chambers and enhanced ground return  connections between top portions of process chambers and bodies of process chambers. The present techniques permit power source cables to be easily and quickly removed, enabling easy serviceability which encourages cable removal during maintenance. The cable connections include safety interlocks to prevent inadvertent powering of the cable during removal or installation to or from the process chamber. The enhanced ground return connection allows for alignment variations in both side-to-side and front-to-back alignment as the top portion of the chamber is open and closed. The alignment tolerance ensures a low resistance return ground connection between the top portion and the chamber body without the operator being concerned with alignment during reengagement of the top portion and chamber body. In some embodiments, the ground return connection apparatus may include a safety interlock that shunts power from an inadvertently energized source that remains connected to the top portion of the process chamber during opening of the process chamber. The safety interlock keeps power from reaching a target electrode and causing harm to an operator.

[0024] The embodiments of the present techniques may be used with, for example but not limited to, physical vapor deposition (PVD) chambers operating with RF and / or DC power sources and the like. The embodiments can be implemented into new chamber designs or easily retrofitted to existing designs. A source feed assembly of the present principles has greater contact area for the connection of the ground return path between an upper portion and a lower portion of a process chamber. The source feed assembly also uses higher quality conductive materials for the connection, a high melting point insulation material that permits increased source power input for the process chamber, and a conductive enclosure for the input power to reduce electromagnetic interference (EMI) to aid in better electromagnetic compliance. The power source cable and ground return path connection of the present principles eliminates cable tear and / or breakage, allows for easy connections, and may add a safety interlock apparatus to further protect operators.

[0025] Traditional source feeds for process chambers, such as a DC PVD chamber, have power source feeds that are physically terminated at a terminal block with terminal screws on a wire-by-wire basis. The terminal blocks are  generally formed of a plastic material that can be easily melted at lower temperatures (e.g., less than 150 degrees Celsius) . In some instances, a coaxial-type cable may be used to supply the DC power to the process chamber using a center conductor for power and a braided shield as a ground return. As long as the braided shield remains around the center conductor, the electromagnetic (EM) radiation from the center conductor is contained. However, at the terminal block, the center conductor and braided shield are separated to make separate physical connections at the terminal block. After the point of separation, the center conductor is free to emit EM radiation as the terminal housing is formed of plastic. The EM radiation may interfere with the operation of the process chamber or associated apparatus. The terminal block connections also require a significant amount of time to remove the power source cable from the process chamber -which often goes unperformed by operators to save time during maintenance. When the cable is not disconnected during maintenance, the power source cable is bent back and forth as the top portion of the chamber is opened and closed, causing strain and internal breaks and / or tears in the cable which leads to higher resistance and eventually to high temperatures and damage.

[0026] The traditional source feed ground return connection between the top portion of the process chamber and the chamber body typically uses a round pin or dowel pin that is electrically connected to the body of the chamber. The contact area is small (inadequate for high currents, e.g., 60A or higher) , and the material of the contacts have high resistance, resulting in heating and / or burning of the source feed. The lid uses a contact, such as an inverted screw, to complete the electrical connection with the dowel pin as the chamber lid is closed. The contact area (head of inverted screw) contacts the top of the dowel pin to form a horizontal planar connection, with very limited contact area (top of dowel pin) . Wear from the opening and closing of the lid may induce damage to either contact surface, further reducing the contact area. In some cases, the lid of the process chamber moves in an arc, as the pivot axis of the lid is external of the chamber body. The arc swing causes a sliding of the contact surfaces leading to wear due to misalignment of the dowel pin and the inverted screw. Care must be taken when closing the lid to ensure that the contact surfaces engage with each other or the ground return path for the power source will be interrupted. When  used in high current applications, any gaps, wear, or misalignment between the contact surfaces may lead to increased resistance, heating, and / or arcing, causing further damage to the contact surfaces, leading to high temperatures, burning, and damage to the process chamber.

[0027] In some embodiments of the present techniques, an RF-type connection may be used for the upper portion of the process chamber, allowing for quick and easy removal and attachment, increasing the likelihood that an operator will remove the power cable prior to opening and closing of the lid of the process chamber. The RF-type connection may have a screw-on type attachment or a push-on and twist type of attachment and the like. At the completion of the engagement of the RF-type connection on the power cable to the RF-type connection on the lid, a safety interlock is engaged that allows enablement of the power source. Likewise, when the RF-type connection of the power cable is disengaged from the RF-type connection on the upper portion, the safety interlock disables the power source, preventing arcing or shocking of operators. The RF-type connection allows the braided shield of the power cable to be used as the ground return without requiring that the shield be separated from the power cable and terminated in a terminal block connection point. The shield is connected to the shell of the RF-type connector and completes the ground return connection simply by physically connecting the power cable to the RF-type connection point, ensuring that the power cable remains fully shielded over the power cable’s entire length. In addition, the connection enclosure may also be formed of conductive material such that any EM radiation from the power connections is minimized and within EM compliance rules, ensuring proper operation of the process chamber and lowering dangerous emissions.

[0028] The present techniques also provide a flat pin (blade) ground return contact that is electrically connected to a lower portion of the process chamber which engages with a slotted (blade) receptacle attached to an upper portion of the process chamber. The slotted receptacle is then connected to the power cable connection to complete the ground return path to the power source for the ground return current. The flat pin return contact has two parallel flat sides that provide vertical contact surface areas on each side of the flat pin return contact,  yielding a significantly larger contact area (e.g., 20X more contact area) compared to conventional horizontal contact surface areas. IN some embodiments, the ground path connection using the present techniques may be used to safely handle 70A or more of ground return current. The flat pin return contact is positioned such that the sides (contact areas) of the pin (blade) are aligned parallel with the sides of the process chamber. In some embodiments, the top of the flat pin return contact has an arched top portion that allows for the arc swing of the upper portion of the process chamber, as the upper portion is opened and closed, increasing the acceptable amount of front-to-back alignment error between the lid and body of the process chamber during opening and closing. The slotted receptacle has a slot opening that accepts an upper portion (blade) of the flat pin return contact. Internal to the slot opening, on each side of the slot opening, are multiple, spring-loaded contact points positioned to engage with respective flat side surfaces of the flat pin return contact when the lid is lowered onto the body of the process chamber. The width of the slot opening can be adjusted to allow for side-to-side alignment error (tolerance) to ensure that a low resistance contact is made between the flat pin return contact and the slotted receptacle during closing of the lid onto the body of the process chamber. In addition, the slotted receptacle can be spring-loaded vertically with an attached safety interlock that is disengaged when the lid is closed and engaged to shunt power when the lid is opened.

[0036] Fig. 2 depicts an enlargement of the first area 156 of Fig. 1 for further detail of the blade connector 142 and the blade receptacle 144. Fig. 2 includes cross-sectional views from a side of a process chamber with a lefthand side being the front of the chamber and a righthand side being the back of the chamber (pivot axis 132 of Fig. 1 would be on the righthand side if shown) . A blade portion 222 of the blade connector 142 is oriented widthwise and a blade slot of the blade receptacle 144 is orientated lengthwise, front-to-back of the process chamber. A view 200A depicts the blade connector 142 and the blade receptacle 144 when the upper portion 160 and the lower portion of the process chamber are in full contact (closed) . The blade contact 142 has a base portion 220 and a blade portion 222. The blade receptacle 144 has a top portion 230 and a bottom portion 232. The top portion 230 of the blade receptacle 144 includes an upward extension 234 and an upper surface 236 that provides a spring contact interface for a spring 204. In some embodiments, the spring 204 is held captive in a spring pocket 202. The spring 204 exerts downward force on the blade receptacle 144. The upward extension 234 includes a ground return path connection interface 212 that connects to, for example, the ground return path connection 140 (see, Fig. 1) . During opening of the upper portion 160 of the process chamber, the spring 204 forces the blade receptacle 144 and the safety interlock apparatus 206 in a downward direction 208. In some embodiments, the safety interlock apparatus 206 is a conductive shunt that is electrically connected to the blade receptacle 144 which is electrically connected to the ground return of the power source 118. In some embodiments, the safety interlock apparatus 206 moves in unison with the blade receptacle 144.

[0037] As depicted in a view 200B, as the upper portion 160 is lifted, the blade receptacle 144 along with the safety interlock apparatus 206 is forced downward  until the safety interlock apparatus 206 engages with the source power feed 138. Power coming in on the source power feed 138 is routed immediately to ground 250 via the safety interlock apparatus 206, the blade receptacle 144, and the ground return path connection 140 (ground return path connection 140 not depicted in Fig. 2, see Fig. 1) . The shunting of the current from the power source prevents power from going into the target electrode 116, preventing harm to an operator or preventing damage to the process chamber caused by power being applied while the chamber is open. As depicted in view 200B, power is shunted to ground before the blade connector 142 and the blade receptacle 144 break connection. The delay in the breaking of the ground connection prevents arcing from occurring between the ground and the blade receptacle 144 at the moment that shunting occurs, increasing safety and preventing arc damage to the process chamber.

[0038] Returning to view 200A, the blade receptacle 144 has lowermost end surfaces 238 that interact with upper base surfaces 244 of the blade connector 142 when the upper portion 160 and the lower portion 162 of the process chamber are fully closed. The upper base surfaces 244 exert upward forces on the lowermost end surfaces 238 of the blade receptacle moving the blade receptacle 144 and the safety interlock apparatus 206 upward 248. In some embodiments, the width 512 of the upper base surfaces 244 may be the same as the lowermost end surfaces 238 or greater than the lowermost end surfaces 238 to ensure full contact between the lowermost end surfaces 238 and the upper base surfaces 244 even with alignment errors (tolerance) . The upward forces exceed the downward forces from the spring 204, compressing the spring 204 when the process chamber is closed. A gap 210 is formed between the safety interlock apparatus 206 and the source power feed 138 to break electrical contact between the safety interlock apparatus 206 and the source power feed 138, preventing the shunting of the incoming power when the process chamber is closed. The downward force provided by the spring 204 ensures that the blade receptacle 144 and the blade connector 142 are fully engaged with maximum contact area for the ground return path. As the upper portion 160 is lifted in a first stage of movement 260, the blade portion 222 of the blade connector 142 has a wiping motion 264 across the inside of the bottom portion 232 of the blade  receptacle 144 due to the pivot axis 132 of the process chamber lid. As the blade portion 222 of the blade connector 142 has a blade width 280 that is less than the length 282 of a slot 306 of the blade receptacle 144 (see Fig. 3) , the blade portion 222 has room to move across the blade receptacle 144 without requiring exact alignment, providing a back-to-front alignment tolerance between the lower portion 162 and the upper portion 160 during opening / closing of the process chamber. In some embodiments, the blade connector 142 has a blade portion 222 with a rounded top 266. In the view 200C of Fig. 2, as the upper portion 160 of the process chamber continues to be lifted to a second stage of motion 262, the rounded top 266 allows the blade portion 222 to clear the hole opening 272 of the power source insulative layer 164. The blade portion 222 is not required to be rounded as the opening 274 could also be enlarged or slanted (chamfered) to provide for clearance but at the cost of space that may not be available in a particular chamber design.

[0040] In an enlarged side view 300B of the blade receptacle 144, spring forces 312 provided by the insert 302 are exerted towards the opposite sidewalls, allowing for multiple spring-loaded contacts to be made to both sides of the blade portion 222 of the blade connector 142. The slot width 324 of the blade receptacle 144 may be adjusted to ensure good contact with the blade portion 222 of the blade connector 142 and also to allow for side-to-side alignment errors of the upper portion 160 to the lower portion 162 when opening / closing of the process chamber. The slot width 324 allows the blade receptacle 144 to be tolerant of misalignment due to manufacturing defects in the process chamber or due to wear through use of the process chamber and the like. Expansion from heat may also cause alignment errors that can be compensated for by adjusting the slot width 324. The spring-loaded forces of the insert 302 also assist in centering the blade portion 222 of the blade connector 142 which helps in aligning the upper portion 160 to the lower portion 162.

[0047] View 500B of Fig. 5 is a cross-section of the blade connector 142 from a side view of the process chamber. The tapered portion height 506 can be adjusted to control the taper and also to control the insertion force of the blade portion 222 into the insert 302 of the blade receptacle 144. A lesser slope may allow for easier insertion but may need a longer taper (increased height) . Adequate spring tension is needed to ensure a low resistance contact. The tapered portion height 506 should not be so high as to interfere with the contact points of the insert 302 and may be adjusted based on the type of insert used (see, e.g., insert types of Fig. 4) . In some embodiments, the tapered portion 502 may have a rounded top 266. In some embodiments, the rounded top 266 may be rounded based on a constant radius 514 from a midpoint 516 of the blade width 280 of the blade portion 222 of the blade connector 142. The rounded top 266 allows for increased clearance when the upper portion 160 of the process chamber is lifted and closed on the bottom portion 162 as depicted in view 200B and 200C of Fig. 2. In some embodiments, the material selection of the blade connector 142 may be based on wear resistance and / or high conductivity, and  the like to ensure that a low resistance contact between the blade connector 142 and the blade receptacle 144 is maintained for the operational life of the blade connector 142.

[0049] In addition to the enhanced ground return connector / receptacle, the power source connection point 154 of the power source feed assembly 152 has also been substantially improved in serviceability and reliability as depicted in a cross-section view 600 of Fig. 6. The power source feed enclosure 170 is formed of a conductive material to mitigate electromagnetic interference originating from the feed connection point. EMI is also further mitigated by maintaining the integrity of the coaxial feed cable without requiring the shield of the cable to be removed and connected separately from the center conductor of the cable. The power source feed enclosure 170 includes a power input connector 148. In some embodiments, the power input connector 148 may be a coaxial connector with a  screw on or a push and twist type connection and the like. The power input connector 148 allows the power cable 120 to use, for example but not limited to, a connector 130 with an RF-style connection. The center conductor of the power cable 120 connects with a power feed rod 610 upon insertion and the shield of the power cable 120 is connected to the case of the power source feed enclosure 170 which is connected to ground return feed 612.

[0050] The power feed rod 610 is connected to the source power feed 138, providing power to the target electrode 116. The power source insulative layer 164 is a high temperature material such as, but not limited to, polyether ether ketone (PEEK) and the like to increase the maximum temperature operation to approximately 250 degrees Celsius or higher to prevent thermal meltdown and increase reliability of the power feed. The higher maximum operating temperature also permits the application of higher power sources (e.g., 30kW or higher, etc. ) to the source feed assembly 152. The ground return feed 612 is connected to the blade receptacle 144 to provide the ground return path to the power source 118. In some embodiments, multiples of the source feed assembly 152 may be used. For example, a 38kW process chamber may use two 19kW power sources if a single 38kW power source is not practical. If only one of the two power sources is being used, a protective cap 620 can be attached to the unused power input connector to prevent an operator and / or an object from coming into contact with the center conductor which is attached to the power feed rod 610. Although only one power input connector is being used, in some instances, the unused power input may also have live power at the center conductor of the input connector. In some embodiments, a captive attachment 622 may be used to prevent the protective cap 620 from being misplaced. The protective cap 620 uses a similar attachment method to the power input connector 148 as the power cable 120 (e.g., screw on or push and twist, etc. ) .

1.An apparatus for providing a ground return path for a process chamber, comprising:a blade receptacle with a top portion and a bottom portion,wherein the bottom portion has a slot running lengthwise with open ends and an insert with multiple contact points that are spring-loaded and exert force towards a center of the slot,wherein the top portion has an upward extension with a ground return path connection interface, andwherein the top portion has an upper surface with a spring interface that is configured to engage with a spring that exerts downward force on the blade receptacle.2.The apparatus of claim 1, further comprising:a blade connector with a blade portion and a base portion,wherein the blade portion has a blade width that is less than a length of the slot of the blade receptacle, a blade height that is less than a depth of the slot of the blade receptacle, and a blade thickness that is less than a width of the slot of the blade receptacle andwherein an upper surface of the base portion is configured to interface with lowermost end surfaces of the bottom portion of the blade receptacle.3.The apparatus of claim 2, wherein the blade portion of the blade connector has a tapered and rounded upper portion.4.The apparatus of claim 2, wherein the blade receptacle is positioned in an upper portion of the process chamber and the blade connector is positioned in a lower portion of the process chamber, wherein the upper portion of the process chamber can be lifted from the lower portion of the process chamber.5.The apparatus of claim 4, wherein the upper portion is a lid and moves in an arc around an external pivot axis when the lid is lifted.6.The apparatus of claim 4, wherein the blade receptacle is electrically connected to a ground of a power source and the blade connector is electrically connected to a ground of the lower portion of the process chamber.7.The apparatus of claim 4, wherein sides of the blade portion of the blade connector and sides of the slot of the blade receptacle are oriented perpendicular to a pivot axis of the upper portion of the process chamber and wherein the sides of the blade portion of the blade connector and the sides of the slot of the blade receptacle are configured to be parallel to each other when the upper portion and the lower portion of the process chamber are in a closed position.8.The apparatus of claim 4, further comprising:a safety interlock apparatus that interfaces with the upward extension of the blade receptacle and moves with the blade receptacle, wherein the safety interlock apparatus is configured to shunt incoming power to the process chamber to ground when the upper portion of the process chamber is lifted from the lower portion of the process chamber.9.The apparatus of claim 4, further comprising:a power source connection point affixed externally to the process chamber, wherein the power source connection point has a conductive enclosure and a power connector, wherein the power connector is an RF-style connector that accepts RF-style coaxial power cable connections, wherein an outer shield connection of the RF-style connector is electrically connected to the blade receptacle in the upper portion of the process chamber and a center conductor of the RF-style connector is connected to a target electrode of the process chamber.10.The apparatus of claim 9, further comprising:a safety interlock connector configured to accept a safety interlock from a power source; anda power cable safety interlock configured to engage with an RF-style power cable connector and enable or disable the power source depending on whether the RF-style power cable connector is connected or disconnected, respectively.11.An apparatus for providing a ground return path for a process chamber, comprising:a blade receptacle with a top portion and a bottom portion, wherein the bottom portion has a slot running lengthwise with open ends and an insert with multiple contact points that are spring-loaded and exert force towards a center of the slot, wherein the top portion has an upward extension with a ground return path connection interface, and wherein the top portion has an upper surface with a spring interface that is configured to engage with a spring that exerts downward force on the blade receptacle; anda blade connector with a blade portion and a base portion, wherein the blade portion has a blade width that is less than a length of the slot of the blade receptacle, a blade height that is less than a depth of the slot of the blade receptacle, and a blade thickness that is less than a width of the slot of the blade receptacle, wherein an upper surface of the base portion is configured to interface with lowermost end surfaces of the bottom portion of the blade receptacle, wherein the blade portion of the blade connector has a tapered and rounded upper portion, and wherein the blade portion of the blade connector and the slot of the blade receptacle are oriented to each other for insertion.12.The apparatus of claim 11, wherein the blade receptacle is positioned in an upper portion of the process chamber and the blade connector is positioned in a lower portion of the process chamber, wherein the upper portion of the process chamber can be lifted from the lower portion of the process chamber.13.The apparatus of claim 12, wherein the upper portion is a lid and moves in an arc around an external pivot axis when the lid is lifted.14.The apparatus of claim 12, wherein the blade receptacle is electrically connected to a ground of a power source and the blade connector is electrically connected to a ground of the lower portion of the process chamber.15.The apparatus of claim 12, further comprising:a safety interlock apparatus that interfaces with the upward extension of the blade receptacle and moves with the blade receptacle, wherein the safety interlock apparatus is configured to shunt incoming power to the process chamber to ground when the upper portion of the process chamber is lifted from the lower portion of the process chamber.16.The apparatus of claim 12, further comprising:a power source connection point affixed externally to the process chamber, wherein the power source connection point has a conductive enclosure and a power connector, wherein the power connector is an RF-style connector that accepts RF-style coaxial power cable connections, wherein an outer shield connection of the RF-style connector is electrically connected to the blade receptacle in the upper portion of the process chamber and a center conductor of the RF-style connector is connected to a target electrode of the process chamber.17.The apparatus of claim 16, further comprising:a safety interlock connector configured to accept a safety interlock from a power source; anda power cable safety interlock configured to engage with an RF-style power cable connector and enable or disable the power source depending on whether the RF-style power cable connector is connected or disconnected, respectively.18.An apparatus for connecting a power source to a process chamber, comprising:a blade receptacle with a top portion and a bottom portion, wherein the bottom portion has a slot running lengthwise with open ends and an insert with multiple contact points that are spring-loaded and exert force towards a center of the slot, wherein the top portion has an upward extension with a ground return path connection interface, and wherein the top portion has an upper surface with a spring interface that is configured to engage with a spring that exerts downward force on the blade receptacle;a blade connector with a blade portion and a base portion, wherein the blade portion has a blade width that is less than a length of the slot of the blade receptacle, a blade height that is less than a depth of the slot of the blade receptacle, and a blade thickness that is less than a width of the slot of the blade receptacle and wherein an upper surface of the base portion is configured to interface with lowermost end surfaces of the bottom portion of the blade receptacle,wherein the blade receptacle is positioned in an upper portion of the process chamber and the blade connector is positioned in a lower portion of the process chamber, wherein the upper portion of the process chamber can be lifted from the lower portion of the process chamber,wherein the blade receptacle is electrically connected to a ground of a power source and the blade connector is electrically connected to a ground of the lower portion of the process chamber;a safety interlock apparatus that interfaces with the upward extension of the blade receptacle and moves with the blade receptacle, wherein the safety interlock apparatus is configured to shunt incoming power to the process chamber to ground when the upper portion of the process chamber is lifted from the lower portion of the process chamber; anda power source connection point affixed externally to the process chamber, wherein the power source connection point has a conductive enclosure and a power connector, wherein the power connector is an RF-style connector that accepts RF-style coaxial power cable connections, wherein an outer shield connection of the RF-style connector is electrically connected to the blade receptacle in the upper portion of the process chamber and a center conductor of the RF-style connector is connected to a target electrode of the process chamber.19.The apparatus of claim 18, wherein the upper portion is a lid and moves in an arc around an external pivot axis when the lid is lifted.20.The apparatus of claim 18, further comprising:a safety interlock connector configured to accept a safety interlock from a power source; anda power cable safety interlock configured to engage with an RF-style power cable connector and enable or disable the power source depending on whether the RF-style power cable connector is connected or disconnected, respectively.
