Silver Sinterable Bonding Material for Bended Dispensing Tool and Semiconductor Device Using the SameTechnical field

[0001] The present invention relates to a bonding material, particularly relates to a silver sinterable bonding material for bended dispensing tool, the sintered product, the assembly and the use thereof.Background of the invention

[0002] With the rapid development of wireless communication technology and the advent of the 5G era, the demand for antennas and radio frequency frond end (RFFE) have surged significantly. Device miniaturization and high-density integration have become the prevailing trends in the industry. In particular, power amplifiers (PAs) , which are critical for radio frequency signal transmission in RFFE chips, have led to heightened requirements for thermal management and reliability. As a result, the need for an advanced high thermal conductivity bonding material, such as a pressure-less sinterable bonding material with excellent workability, has become essential. However, many end customers using Besi ESEC die-attach machines, which are equipped with bended dispensing tools, have encountered challenges with idle dispensing when working with these pressure-less sinterable bonding material, especially those with high silver content. The problem is caused by a bended dispensing tool that impedes the proper flow of material, causing dispensing to become ineffective and therefore increasing manufacturing costs.

[0003] Consequently, there remains a need to develop a silver sinterable bonding material for bended dispensing tool which is capable of address the idling dispensing issue without compromising the performance of sintering strength and electricity properties.Summary of the invention

[0004] After intensive studies, the inventors have found that the above problems can be solved by a silver sinterable bonding material comprising:

[0005] (A) at least one silver flake particles,

[0006] (B) at least one silver sphere particles having an average D50 particle size of from 550 nm to less than 4 μm,

[0007] (C) at least one epoxy resin, and

[0008] (D) at least one anhydride curing agent.

[0009] The silver sinterable bonding material of this invention is capable of stably sintering on various substrates such as copper, gold or silver, particularly gold and silver with good adhesion and sintering strength.

[0010] In another aspect of the invention, sintered product of the silver sinterable bonding material according to this invention is provided.

[0011] In an additional aspect of the invention, an assembly comprising a first substrate, a sintered product according to this invention, and a second substrate, wherein sintered product is dispensed or printed between the first substrate and the second substrate is provided.

[0032] (A) Silver flake particles

[0033] The silver sinterable bonding material according to the present invention comprises at least one silver flake particles.

[0034] The “silver flake particles” herein refers to those silver particles having a flake-like shape. The silver particles having a flake shape has high contact area between the particles, which may increase the bonding strength of the sintered products. The shape of the silver particles herein is a shape when analyzed from scanning electron microscope (SEM) observation. Examples of the flake particles include particles with a shape called tabular, dished, scaly, and flaky. When silver flake particles are brought into contact with each other, the contact area increases compared with the case where silver sphere particles are brought into contact  with each other. Therefore, containing silver flake particles, the denseness of sintering of silver particles to each other will increase, and as a result, presumably, not only the electrical conductivity of a sintered product of the bonding material, but also sintered adhesion to the surface of a base metal is improved.

[0035] In some embodiments, the silver flake particles have a D50 particle size of from 1 nm to 6.0 μm, preferably from 10 nm to 5.0 μm, more preferably from 100 nm to 3.0 μm. When the particle size of the silver flake particles is within the above range, the silver flake particles are better dispersed in the bonding material, which can improve the preservation stability of the bonding material and provide a uniform bonding strength. Herein, the "D50 particle size" of the silver filler represents a median diameter in a volume-basis particle size distribution curve obtained by measurement with a laser diffraction particle size analyzer.

[0036] The silver flake particles may be used singly or in combination of two or more. If a combination of silver flake particles in different sizes used, the average D50 particle size of the silver flake particles after mixing preferably falls into the range of from 1 nm to 6.0 μm, more preferably from 10 nm to 5.0 μm, and even more preferably from 100 nm to 3.0 μm, measured by a laser diffraction particle size analyzer.

[0052] The “silver sphere particles” used herein refers to those silver particles with a shape of nearly spherical. The shape of the silver particles herein is a shape when analyzed from scanning electron microscope (SEM) observation. In preferred embodiments, the aspect ratio of the silver sphere particles is from 0.8 to 1.2.

[0053] Previous prior arts reported that silver sphere particles were seldom used in the silver sinterable bonding material, as even small amount of silver sphere particles may be detrimental to the electricity performance compared to silver flakes. This is attributed to the superior surface or line contact provided by silver flakes over the point contact of silver spheres. However, the inventors have surprisingly found that the incorporation of the silver sphere particles in the specific range of particle size in sinterable bonding materials can greatly improve the idle dispensing performance on metal surfaces while remaining good electricity properties and mechanical properties.

[0054] According to the present invention, the silver sphere particles shall have a D50 particle size of from 550 nm to less than 4 μm, preferably from 600 nm to less than 4 μm, more preferably from 800 nm to 3.5 μm, and even more preferably from 1 μm to 3.5 μm. The particle size of the silver sphere particles is critical in improving the idle dispensing performance and remaining electricity properties and mechanical properties. If the D50 particle size of the silver sphere particles is less than 550 nm, the DSS at high temperature may decrease and the idle dispense performance may be not satisfactory. The die shear strength may decrease if the  D50 particle size is 4 μm or above. This is because larger silver particle sizes lead to a reduction in junction points, which in turn weakens the diffusion ability of the silver particles and result in poor sintering and low adhesion on metal bonding.

[0055] In preferred embodiments, the silver sphere particles have a tap density of from 2 to 15 g / cm3, preferably from 3.7 to 7.2 g / cm3.

[0093] The sinterable bonding materials described herein are prepared at room temperature. When used in semiconductor fabrication, these compositions have sufficient adhesion upon sintering to adhere metal coated dies to metal coated substrates. In particular, the compositions can be used to adhere silver or gold coated semiconductor dies to silver, gold or copper lead-frames or laminated substrates. In some embodiments the materials of this invention sinters at temperatures of from 150℃ to 300℃, preferably from 200℃ to 250℃. No pressure is needed to induce the sintering. At sintering temperatures, the solvent (if any) , the additives such as the peroxide, or fluxing agent (if any) and the unreacted organic substances contained in the silver fillers used in the material are burned off, leaving only the sintered product comprising the sintered silver and reacted epoxy resin.

[0123] The viscosity of each sample was measured with Brookfield Thermosel viscometer using spindle Cp51 under 5 rpm, 25℃. The viscosity under 5 rpm of from 8000 to 17000 cps is acceptable in the present invention.

[0125] The volume resistivity was determined in the following manner: aliquots of the prepared formulations were drawn down the surface of glass slides giving strips with strip dimensions of 6.35cm length, 2.54 mm width and approximately 50-micron thickness and then heated in an oven for 2hrs minutes at 200℃ to cure. After curing the strips were approximately 0.010 to 0.03 cm thick. Resistance was determined by measuring the voltage (V) drop along a 6.35 cm strip while passing current (I) through the strip, (R=V / I) . Three separate strips were prepared and measured for resistance and dimensions. The volume resistivity (Rv) was calculated for each strip using the formula Rv= (R (w) (t)  / L) where R is the electrical resistance of the sample in ohms measured using an ohmmeter or equivalent resistance measuring device, w and t are the width and thickness of the sample, in centimeters, and L is the distance in centimeters between the electrical conductors of the resistance measuring device. Volume resistivity units are reported in Ohm·cm. The target volume resistivity is less than 5E-05 Ohm·cm.

[0126] <Die Shear Strength>

[0127] Die Shear Strength (DSS) at room temperature and high temperature was measured respectively using DAGE4000 with a heater adapter plate capable of reaching 260℃. The materials were coated onto 2x2 mm2 silver coated dies and employed to a commercial type of Ag coated copper lead-frame (QPL) used in the semiconductor industry. The samples were sintered according to the sintering profile stated above. Each sample was tested eight times under the same condition and the average die shear strength was calculated and recorded by simplistic average method so as to eliminate error. The target of the average DSS at room temperature was greater than or equal to 9.0 Kg and the target of the average DSS at 260℃ was greater than or equal to 6.0 Kg.

[0128] <Idle Dispense Performance Test>

[0129] The idle dispense performance of each sample was measured based on the following steps:

[0130] (i) a bond line with a length of 7 mm was dispensed by a bended dispensing tool, followed by a quick 2 mm shift before dispensing the next 7 mm bond line. This process was repeated 20 times to form the first group of 20 bond lines;

[0131] (ii) After completing the first group, the bended dispensing tool idled for 1 minute before dispensing the second group of 20 bond lines of 7 mm length;

[0144] As shown in Table 1 and Figures, Examples 1 to 5 demonstrated improved idling dispense performance and higher DSS at both room temperature and high temperature compared with Comparative Examples 1 to 3 where no silver sphere particles were used (CE1) and silver sphere particles with a D50 particle size outside the claimed range were used (CE 2 and 3) .

[0149] As shown in Table 2, when a combination of two different silver sphere particles according to this invention was used (EX. 6) , excellent idling dispense performance, high DSS, and superior electrical performance were achieved. Examples 7 to 10 (EX7 to EX10) further demonstrated that incorporating a specific amount of silver sphere particles as described in this invention improves idling dispense performance while maintaining other properties.

Claims

1.A silver sinterable bonding material, comprising:(A) at least one silver flake particles,(B) at least one silver sphere particles having a D50 particle size of from 550 nm to less than 4 μm,(C) at least one epoxy resin, and(D) at least one anhydride curing agent.2.The silver sinterable bonding material according to claim 1, wherein the silver flake particles (A) have a D50 particle size of from 1 nm to 6.0 μm, preferably from 10 nm to 5.0 μm, more preferably from 100 nm to 3.0 μm.3.The silver sinterable bonding material according to claim 1 or 2, wherein the silver flake particles (A) comprise (A-1) micro silver flake particles having a D50 particle size of from 1 μm to 6.0 μm, preferably from 1 μm to 5.0 μm, and (A-2) nano silver flake particles having a D50 particle size of from 1 nm to less than 1 μm, preferably from 10 nm to 500 nm.4.The silver sinterable bonding material according to any one of preceding claims, wherein silver sphere particles (B) have a D50 particle size of from 600 nm to less than 4 μm, preferably from 800 nm to 3.5 μm, more preferably from 1 μm to 3.5 μm.5.The silver sinterable bonding material according to any one of preceding claims, wherein the epoxy resin (C) is selected from bisphenol A-type epoxy resin, bisphenol F-type epoxy resin, bisphenol S-type epoxy resin, 2, 2’-diallyl bisphenol A-type epoxy resin, hydrogenated bisphenol-type epoxy resin, propylene oxide addition bisphenol A-type epoxy resin, resorcinol-type epoxy resin, bisphenyl-type epoxy resin, sulfide-type epoxy resin, diphenyl ether-type epoxy resin, dicyclopentadiene-type epoxy resin, naphthalene-type epoxy resin, phenol novolac-type epoxy resin, naphthalene phenol novolac-type epoxy resin, glycidyl amine-type epoxy resin, alkyl polyol-type epoxy resin, rubber-modified-type epoxy resin, glycidyl ester compounds, bisphenol A-type episulfide resin, and a combination thereof.6.The silver sinterable bonding material according to any one of preceding claims, wherein the curing agent (D) is selected from monofunctional, bifunctional and multifunctional anhydrides, and is preferably selected from the group consisting of nadic anhydride (NA) , methylnadic anhydride (MNA) , phthalic anhydride (PA) , tetrahydrophthalic anhydride (THPA) , methyltetrahydrophthalic anhydride (MTHPA) ,  hexachloroendomethylene tetrahydrophthalic anhydride (Chlorentic Anhydride) , endomethylenetetrahydrophthalic anhydride, hexahydrophthalic anhydride (HHPA) , methylhexahydrophthalic anhydride (MHHPA) , norbonene-based anhydrides such as 5-norbonene-2, 3-dicarboxylic anhydride, adipic anhydride, trimellitic anhydride, pyromellitic dianhydride, maleic anhydride (MA) , succinic anhydride (SA) , nonenylsuccinic anhydride, dodecenylsuccinic anhydride (DDSA) , polyazelaic polyanhydride, polysebacic polyanhydride, and a combination thereof.7.The silver sinterable bonding material according to any one of preceding claims, wherein the component (A) is present in an amount of from 5%to 91.8%by weight, preferably from 30%to 85%by weight, based on the total weight of the bonding material.8.The silver sinterable bonding material according to any one of preceding claims, wherein the component (B) is present in an amount of from 8%to 65%by weight, preferably from 10%to 60%by weight, more preferably from 10%to 50%, based on the total weight of the bonding material.9.The silver sinterable bonding material according to any one of preceding claims, wherein the component (C) is present in an amount of from 0.1%to 15%by weight, preferably from 0.5%to 6%by weight, based on the total weight of the bonding material.10.The silver sinterable bonding material according to any one of preceding claims, wherein the component (D) is present in an amount of from 0.1%to 15%by weight, preferably from 0.5%to 6%by weight, based on the total weight of the bonding material.11.The silver sinterable bonding material according to any one of preceding claims, wherein the material further comprises a metal filler other than component (A) or (B) , an additive selected from a solvent, a fluxing agent, a peroxide, a flow additive, an adhesion promoter, a rheology modifier, a toughening agent, and a combination thereof.12.Sintered product of the silver sinterable bonding material according to any one of claims 1 to 11.13.An assembly comprising a first substrate, a sintered product according to claim 12, and a second substrate, wherein the sintered product is dispensed or printed between the first substrate and the second substrate.14.A method for manufacturing a semiconductor device comprising the steps of:(i) providing two members to be bonded;(ii) disposing the two members and a silver sinterable bonding material according to any one of claims 1 to 11 so that surfaces to be bonded of the two members face to each other with the bonding material disposed therebetween; and(iii) heating the two members with the bonding material disposed therebetween to a predetermined temperature.15.Use of the silver sinterable bonding material according to any one of claim 1 to 11 or the sintered product according to claim 12 in the manufacturing of semiconductor devices.
