Abstract
Description
BACKGROUND OF THE INVENTION
[0001] This application relates to semiconductor technology, and more particularly, to a semiconductor structure including an embedded resistive random access memory (ReRAM) having a backside contact for reducing the forming voltage of the ReRAM.
[0002] A non-volatile memory (NVM) or non-volatile storage device is a computer memory that can retain stored information even after the power supply has been removed. In contrast, volatile memory requires a constant power supply to retain data. NVMs, such as, for example, ReRAM (or sometimes just RRAM), phase change random access memory (PCRAM), and conductive bridge random access memory (CBRAM), are being re-noticed for potential applications in neuromorphic computing with in-memory processing capabilities that significantly reduce power consumption and eliminate the data bus buffering time between a conventional complementary metal oxide semiconductor (CMOS)-based memory and a central processing unit (CPU) for neuromorphic computing. ReRAM is considered a promising technology for electronic synaptic devices or memristors for neuromorphic computing as well as for high density and high speed NVM applications. In neuromorphic computing applications, a resistive memory device such as a ReRAM device can be used as a connection (i.e., synapse) between a pre-neuron and a post-neuron, representing the connection weight in the form of the device resistance. SUMMARY OF THE INVENTION
[0003] A semiconductor structure including a single transistor single capacitor (1T1R) device is provided, comprising: an embedded ReRAM present on a front side or a back side of the structure; a front side contact structure electrically connected to a source region of the transistor of the 1T1R device; and a back side contact structure electrically connected to a drain region of the transistor of the 1T1R device. By placing these two contact structures on opposite sides of the structure, low voltage switching of the ReRAM can be achieved without increasing the size of the ReRAM or the forming voltage itself. The ReRAM can have a width greater than 1 gate pitch. In this application, the term "gate pitch" represents the distance between a point on a gate structure and the exact point on the nearest neighboring gate structure.
[0004] In one embodiment of the present application (i.e., the front-side ReRAM embodiment), the semiconductor structure includes a transistor located in a memory device region, and includes a gate structure, a source region located on a first side of the gate structure, and a drain region located on a second side of the gate structure, wherein the second side of the gate structure is opposite to the first side of the gate structure. The structure further includes a ReRAM located in the memory device region and positioned above the transistor, a front-side contact structure electrically connecting the ReRAM to the source region of the transistor, and a back-side contact structure electrically connecting the drain region of the transistor to a back-side backend-of-line (BEOL) structure. In this front-side ReRAM embodiment, the ReRAM switching area is effectively increased without increasing the gate pitch.
[0005] In this front-side ReRAM embodiment, the transistor can be a nanosheet transistor including a plurality of vertically stacked and spaced semiconductor channel material nanosheets, wherein the gate structure of the transistor wraps around the middle portion of each semiconductor channel material nanosheet of the plurality of vertically stacked and spaced semiconductor channel material nanosheets. In such an embodiment, the structure may further include a bottom dielectric isolation layer and a back-side interlayer dielectric material layer located below the nanosheet transistor, wherein the back-side contact structure passes through both the back-side interlayer dielectric material layer and the bottom dielectric isolation layer and makes direct physical contact with the drain region of the transistor.
[0006] In this front-side ReRAM embodiment, the structure may further include a source / drain contact structure positioned between the front-side contact structure and the source region of the transistor, wherein the front-side contact structure makes direct physical contact with a first surface of the source / drain contact structure, and a second surface of the source / drain contact structure opposite to the first surface makes direct physical contact with the source region of the transistor.

In such an embodiment, the front-side BEOL-to-ReRAM metal via passes through a dielectric material layer present on the ReRAM.
[0008] In this front-side ReRAM embodiment, the structure may further include a carrier wafer located on the surface of the front-side BEOL structure.
[0009] In this front-side ReRAM embodiment, the ReRAM is embedded in the front-side interlayer dielectric material layer.
[0010] In this front - side ReRAM embodiment, the structure may further include a logic device region adjacent to the memory device region, where the logic device region includes another transistor. The another transistor includes another gate structure, another source region on a first side of the another gate structure, and another drain region on a second side of the another gate structure, where the second side of the another gate structure is opposite to the first side of the another gate structure. The structure of this back - side ReRAM embodiment further includes a ReRAM in the memory device region and positioned under the transistor, a front - side contact structure that electrically connects the source region of the transistor to the front - side BEOL structure, and a back - side contact structure that electrically connects the drain region of the transistor to the ReRAM. In this back - side ReRAM embodiment, the ReRAM switching region is effectively increased without increasing the gate pitch.
[0012] In this back - side ReRAM embodiment, the transistor is a nanosheet transistor including a plurality of vertically stacked and spaced semiconductor channel material nanosheets, where the gate structure of the transistor wraps the middle portion of each semiconductor channel material nanosheet of the plurality of vertically stacked and spaced semiconductor channel material nanosheets. In such an embodiment, the structure may further include a bottom dielectric isolation layer and a back - side interlayer dielectric material layer under the nanosheet transistor, where the back - side contact structure passes through both the back - side interlayer dielectric material layer and the bottom dielectric isolation layer and makes direct physical contact with the drain region of the transistor.

[0031] The present application will now be described in more detail by reference to the following discussion and the accompanying drawings of the present application. Note that the drawings of the present application are for illustrative purposes only and are therefore not drawn to scale. It should also be noted that the same and corresponding elements are denoted by the same reference numerals.
[0032] In the following description, numerous specific details are set forth, such as particular structures, components, materials, dimensions, processing steps, and techniques, in order to provide an understanding of the various embodiments of the present application. However, one of ordinary skill in the art will understand that the various embodiments of the present application may be practiced without these specific details. In other instances, well-known structures or processing steps have not been described in detail in order to avoid obscuring the present application.
[0033] It should be understood that when an element that is a layer, region, or substrate is referred to as being "on" or "above" another element, it can be directly on the other element or there can also be an intermediate element. In contrast, when an element is referred to as being "directly on" or "directly above" another element, there is no intermediate element. It will also be understood that when an element is referred to as being "under" or "beneath" another element, it can be directly under or beneath the other element or there can be an intermediate element. In contrast, when an element is referred to as being "directly under" or "directly beneath" another element, there is no intermediate element.
[0034] Conventional filamentary switch ReRAM devices require a forming step to generate a soft breakdown. On the one hand, as the switching area scales down, the forming voltage increases, such that additional external devices are required, which results in power consumption. On the other hand, if the ReRAM switching region is increased to reduce the forming voltage, there is an area penalty. The present application solves the above problems by providing a 1T1R device, where the ReRAM (which serves as the storage element in the 1T1R structure) is present on the front side or the back side of the device, and where the source contact and the drain contact are located on opposite sides of the device. It is noted that in the present application, a front side contact is present on the front side of the device, which is electrically connected to the source region of the transistor, and a back side contact structure is present on the back side of the device, which is electrically connected to the drain region of the transistor. Here, the front side of the device is the region that includes the transistor and is located above the transistor, while the back side of the device is the region that is located below the transistor. In this way, the ReRAM switching region is not limited by the drain contact (as is the case in conventional 1T1R devices). In the present application, the ReRAM size can be greater than 1 gate pitch. This aspect of the present application can reduce the forming voltage without increasing the 1T1R device size.
[0035] In the present application, as Figures 1A - 10BAs shown, there are generally a memory device region 100 and a logic device region 102. The logic device region 102 is located adjacent to the memory device region 100. In the present application, the transistors present in the memory device region 100 and the logic device region 102 are located on the same semiconductor substrate 10. The memory device region 100 includes a 1T1R device, which includes a ReRAM and a transistor T1. The ReRAM can be located on the front side or the back side of the semiconductor substrate 10. The logic device region 102 also includes a transistor T2. In the memory device region 100 and the logic device region 102, a front-side contact is formed with the source region of the transistor present in each respective device region, and a back-side contact is formed with the drain region of the transistor in each respective device region. This provides low-voltage switching of the ReRAM in the memory device region 100 without having to increase the size of the ReRAM.
[0036] In the present application, the term "transistor" refers to a three-terminal device including a gate electrode, a source region, and a drain region; the gate electrode is a component of the gate structure. In the present application, the transistors in the memory device region 100 and the logic device region are both shown as nanosheet transistors. The term "nanosheet transistor" refers to a transistor in which the channel of the transistor is a plurality of vertically stacked and spaced semiconductor channel material nanosheets. In a nanosheet transistor, the gate structure wraps each of the plurality of vertically stacked and spaced semiconductor channel material nanosheets. The nanosheet transistor is advantageous for the present application because such a transistor generally includes a bottom dielectric isolation layer, which will allow back-side processing without negatively affecting the channel of the transistor. In some embodiments, a transistor formed on a semiconductor-on-insulator substrate can be used instead of the nanosheet transistor because the semiconductor-on-insulator substrate includes a buried insulating layer.

The exemplary structure also shows dummy gate regions on the left and right sides of the transistor T2. Each dummy gate region also at least includes a gate structure 22 wrapped around the end portion of each semiconductor channel material nanosheet 16; the dummy transistor lacks at least one of the source region or the drain region.
