Description

[0001] Priority claim

[0002] This application claims the benefit of the filing date of U.S. Provisional Patent Application No. 62 / 743,133, filed on October 9, 2018, for "Semiconductor Devices Including Vertical Transistors Having Hydrogen Barrier Materials, and Related Methods." Technical Field

[0003] Embodiments of the present invention relate to the field of semiconductor device design and fabrication. More specifically, embodiments disclosed herein relate to semiconductor device structures including vertical transistors having materials configured to inhibit hydrogen species from permeating therethrough, and to related semiconductor devices, electronic systems, and methods. There are many types of memory, including but not limited to random access memory (RAM), read-only memory (ROM), dynamic random access memory (DRAM), synchronous dynamic random access memory (SDRAM), flash memory, and resistance variable memory. Non-limiting examples of resistance variable memory include resistive random access memory (ReRAM), conductive bridge random access memory (conductive bridge RAM), magnetic random access memory (MRAM), phase change material (PCM) memory, phase change random access memory (PCRAM), spin torque transfer random access memory (STTRAM), oxygen vacancy-based memory, and programmable conductor memory.

[0005] A typical memory cell of a memory device includes at least one access device, such as a transistor, and at least one memory storage structure, such as a capacitor.Modern applications of semiconductor devices may employ massive memory cells arranged in memory arrays exhibiting rows and columns of memory cells.

[0006] Capacitors (e.g., sometimes referred to as "cell capacitors" or "storage capacitors") are configured to store a logic state (e.g., a binary value of "0" or "1") defined by the stored charge in the capacitor. [0048] refer to Figure 3B, subjecting the stack 300 to at least one material removal process (eg, at least one etching process) to form a semiconducting pillar 301 including a source region 308 and a channel region 310. Figure 3B , the material removal process may expose the upper surface 311 of the drain region 306. In some embodiments, one or more conductive barrier materials 303, 305, 307 of the drain region 306 are substantially maintained above the digit line 304 during the removal process and are not removed. Figure 3B As shown in , digit line 304 is in electrical communication with a drain region 306 that extends continuously over digit line 304 .

[0049] Next reference Figure 3C A gate dielectric material 312 may be formed (e.g., conformally formed) above the upper surface 311 of the drain region 306 and the surface (e.g., upper surface, side surface) of the semiconductive pillar 301. After the gate dielectric material 312 is formed, a gate electrode 314 ( Figure 3D ) of the gate electrode material 313. In some embodiments, the gate dielectric material 312 is formed by Figure 2C The crystalline silicon substrate may be formed by one or more deposition processes as described.

[0050] Next reference Figure 3D , the gate electrode material 313 may be patterned ( Figure 3C ) and gate dielectric material 312 to form a vertical transistor 330 ( Figure 3E ), the vertical transistor 330 includes a semiconductive pillar 301 (including a source region 308 and a channel region 310), a drain region 306, a gate electrode 314 laterally adjacent to the channel region 310 of the semiconductive pillar 301, and a gate dielectric material 312 extending between the gate electrode 314 and each of the semiconductive pillar 301 and the drain region 306. The gate electrode material 313 and the gate dielectric material 312 can be patterned using conventional processes (e.g., CMP processes, etching processes) not described in detail herein.

[0051] Next reference Figure 3E , an electrically insulating material 316 may be formed (e.g., selectively formed) over at least a portion of the gate electrode 314 and the gate dielectric material 312. The electrically insulating material 316 may fill the space between adjacent gate electrodes 314 of adjacent vertical transistors. The electrically insulating material 316 may be patterned using conventional processes (e.g., CMP processes, etching processes) not described in detail herein.

[0052] Next reference Figure 3F, a first portion of another electrically insulating material 318 may be formed (e.g., deposited) over vertical transistor 330, an additional electrically insulating material 320 may be formed over the first portion of another electrically insulating material 318, and a second portion of another electrically insulating material 318 may be formed over another electrically insulating material 320. In other embodiments, the first portion of another electrically insulating material 318 is omitted, additional electrically insulating material 320 may overlie vertical transistor 330, and the entire another electrically insulating material 318 overlies additional electrically insulating material 320. Additional electrically insulating material 320 may include a barrier material configured to inhibit hydrogen from permeating therethrough during the hydrogen annealing step.

[0053] Continue to refer Figure 3F , at least a portion of the other electrically insulating material 318 and the additional electrically insulating material 320 may be selectively removed to form an opening 324 .

[0054] Next reference Figure 3G The opening 324 may then be filled with a conductive material 322 to form a semiconductor device structure 340. A conductive line structure (eg, a source line) may then be electrically coupled to the source region 308 of the vertical transistor 330 through the conductive material 322.

[0055] After forming semiconductor device structure 340, semiconductor device structure 340 may be subjected to a hydrogen annealing process. During the hydrogen annealing process, channel region 310 is surrounded (e.g., encapsulated) by drain region 306, source region 308, electrically insulating material 302, and additional electrically insulating material 320 and protected from penetration of hydrogen species by drain region 306, source region 308, electrically insulating material 302, and additional electrically insulating material 320. Because drain region 306 is maintained in semiconductor device structure 340 and remains unetched, the method of forming semiconductor device structure 340 is simplified by reducing the number of etching steps that must be performed. Furthermore, drain region 306 provides extended protection to channel region 310 from hydrogen species that may diffuse through digit line 304 and gate dielectric material 312 during the hydrogen annealing process.

[0056] Figures 4A to 4I is a simplified cross-sectional view illustrating various stages of a fabrication process for forming a semiconductor device structure in accordance with a further embodiment of the present invention. Figure 4A , material stack 400 includes an electrically insulating material 402, a digit line 404 above the electrically insulating material 402, a drain region 406 including one or more (e.g., each) of conductive barrier materials 403, 405, 407 above the digit line 404, and a channel region 410 ( Figure 4B ) of semiconductive material 409.

[0057] refer to Figure 4B , making the stack 400 ( Figure 4A ) is subjected to at least one material removal process (eg, at least one etching process) to form a semiconducting pillar 401 including a channel region 410. Figure 4B , the material removal process may expose at least a portion of the upper surface 411 of the drain region 406. The drain region 406 remains above the digit line 404 during the material removal. Figure 4B As shown in , digit line 404 is in electrical communication with a drain region 406 that extends continuously over digit line 404 .

[0058] Next reference Figure 4C A gate dielectric material 412 may be formed (e.g., conformally formed) over at least a portion of an upper surface 411 of the drain region 406 and a surface (e.g., an upper surface, a side surface) of the semiconductive pillar 401. After the gate dielectric material 412 is formed, a gate electrode 414 ( Figure 4D ) of gate electrode material 413.

[0059] Next reference Figure 4D , the gate electrode material 413 may be patterned ( Figure 4C ) and gate dielectric material 412 to expose the upper surface 419 of the channel region 410 and form a gate electrode 414. The gate electrode material 413 and the gate dielectric material 412 may be patterned using conventional processes (eg, CMP processes, etching processes) not described in detail herein.

[0060] Continue to refer Figure 4D , an electrically insulating material 416 may be formed over the gate dielectric material 412, the gate electrode 414, and the upper surface 419 of the semiconductive pillar 401. The electrically insulating material 416 may fill the space between adjacent gate electrodes 414 of adjacent vertical transistors. In other embodiments, the electrically insulating material 416 is not formed over one or more upper surfaces of the gate dielectric material 412, the gate electrode 414, and the semiconductive pillar 401, such as by Figure 4D As indicated by the dotted line in .

[0061] Next reference Figure 4E, in embodiments where electrically insulating material 416 is formed over upper surface 419, a portion of electrically insulating material 416 may be removed to form openings 423 therein that expose upper surface 419 of channel region 410. In other embodiments, additional electrically insulating material 420 may optionally (as indicated by dashed lines) be formed over gate dielectric material 412, gate electrode 414, and semiconductive pillar 401. In such embodiments, a portion of additional electrically insulating material 420 may be removed to form openings 423 therein that expose upper surface 419 of channel region 410.

[0062] Then, if Figure 4F As shown in FIG. 4 , the remaining portion of electrically insulating material 416 or the remaining portion of additional electrically insulating material 420 may be above opening 423 ( Figure 4E ) is formed above the channel region 410 within one or more conductive barrier materials 403, 405, 407.

[0063] Next reference Figure 4G , the barrier materials 403, 405, 407 may be subjected to at least one material removal process to remove at least a portion of the barrier materials 403, 405, 407 outside the opening 423 and form a source region 408. Figure 4G As shown in , forming the source region 408 can form a vertical transistor 430, which includes the source region 408, the channel region 410, the drain region 406, a gate electrode 414 laterally adjacent to the channel region 410, and a gate dielectric material 412 extending between the gate electrode 414 and each of the channel region 410 and the drain region 406.

[0064] Next reference Figure 4H , another electrically insulating material 418 may be formed (eg, deposited) over the vertical transistor 430 and the electrically insulating material 420 , and then portions of the another electrically insulating material 418 may be selectively removed to form an opening 424 .

[0065] Next reference Fig. 4I , the opening 424 may then be filled with a conductive material 422 ( Figure 4H ) to form a semiconductor device structure 440. Conductive material 422 may be employed to electrically couple the source region 408 of the vertical transistor 430 to a conductive line structure (eg, a source line).

[0066] After forming semiconductor device structure 440, semiconductor device structure 440 may be subjected to a hydrogen annealing process. Channel region 410 of vertical transistor 430 may be surrounded (e.g., encapsulated) by drain region 406, source region 408, electrically insulating material 416, and electrically insulating material 402 and protected from penetration of hydrogen species by drain region 406, source region 408, electrically insulating material 416, and electrically insulating material 402. Because drain region 406 is maintained in semiconductor device structure 440 and remains unetched and because etching is not required to form source region 408, the method of forming semiconductor device structure 440 is simplified by reducing the number of etching steps that must be performed. Furthermore, drain region 406 provides extended protection to channel region 410 from hydrogen species that may diffuse through digit line 404 and gate dielectric material 412 during the hydrogen annealing process.
