Description

Technical Field

[0001] The present invention relates to a chemical polishing liquid for surface treatment of copper or copper alloy, a surface treatment method of copper or copper alloy using the chemical polishing liquid, and a method for producing surface treated copper or copper alloy. Background Art

[0002] In lead frames used in semiconductor packaging, the surface of copper or copper alloy is sometimes plated with nickel, gold, etc. At this time, there are usually natural oxide films and organic matter on the surface of copper or copper alloy. If these are not removed and the plating process is performed, color unevenness (uneven plating) will occur and the plating thickness will become uneven.

[0003] Therefore, in order to suppress the occurrence of color unevenness accompanying the plating process and make the plating thickness uniform, it is desirable to appropriately remove the natural oxide film and organic matter on the surface of copper or copper alloy. However, using conventional chemical reagents (e.g., Patent Documents 1 to 3), there is a problem that a part of the natural oxide film and organic matter is not removed and remains, or color unevenness occurs after the plating process.

[0070] <Amount of copper or copper alloy dissolved>

[0071] The chemical polishing liquid of the present invention is used for surface treatment, so that the natural oxide film and organic matter present on the surface of copper or copper alloy can be removed. At this time, the dissolution amount of copper or copper alloy is preferably as little as possible. If the dissolution amount of copper or copper alloy is large, the thickness of copper or copper alloy is prone to differences, and it is difficult to make the plating thickness uniform when the plating treatment is then carried out. In addition, if the dissolution amount of copper or copper alloy is large, uneven color is produced on the surface of copper or copper alloy and it is not preferred. For example, the dissolution amount of copper or copper alloy accompanied by surface treatment is preferably less than 4 μm, more preferably less than 2 μm, and further preferably less than 1 μm from an economic point of view. The dissolution amount of copper or copper alloy can be measured by the method described in the embodiments.

[0072] The dissolution rate of copper or copper alloy accompanying the surface treatment using the chemical polishing liquid of the present invention is not particularly limited, but is preferably 0.1 to 24 μm / min, more preferably 0.2 to 10 μm / min, and further preferably 0.4 to 5 μm / min in order to make the treatment time within an appropriate range.

[0073] According to a preferred embodiment of the present invention, the surface of copper or copper alloy is treated by using the chemical polishing liquid of the present invention, so that the dissolution amount of copper or copper alloy can be suppressed to a small amount, the natural oxides and organic matter present on the surface of copper or copper alloy can be properly removed, and the surface of copper or copper alloy without color unevenness or with suppressed color unevenness can be obtained.

[0074] 2. Surface treatment method

[0075] The surface treatment method of the present invention comprises the step of contacting the chemical polishing liquid of the present invention with the surface of copper or copper alloy to perform surface treatment of copper or copper alloy. [0076] In the present invention, the method for contacting the chemical polishing liquid with the surface of copper or copper alloy is not particularly limited. For example, preferably, a method for contacting the chemical polishing liquid with the surface of copper or copper alloy by dripping (single-wafer rotation processing), spraying, etc., a method for immersing the surface of copper or copper alloy in the chemical polishing liquid, etc.

[0077] The temperature of the chemical polishing liquid during the surface treatment of copper or copper alloy is not particularly limited, and is generally, for example, 0 to 70°C, preferably 25 to 50°C, more preferably 25 to 45°C, and further preferably 30 to 40°C. If the temperature of the chemical polishing liquid is above 25°C, the chemical polishing rate will not become too slow, thereby suppressing the reduction in production efficiency. On the other hand, if it is below 50°C, the liquid composition change can be suppressed, and the surface treatment conditions can be kept constant. By increasing the temperature of the chemical polishing liquid, the chemical polishing rate increases, but on the basis of also considering suppressing the composition change of the chemical polishing liquid to be smaller, the optimal treatment temperature can be appropriately determined.

[0078] The time (treatment time) for contacting the surface of copper or copper alloy with chemical polishing liquid to perform surface treatment of copper or copper alloy is not particularly limited, and is usually preferably 1 second or more and 10 minutes or less, more preferably 10 seconds or more and 5 minutes or less, and further preferably 20 seconds or more and 3 minutes or less. The best treatment time can be appropriately selected according to the contact method between the surface of copper or copper alloy and chemical polishing liquid, the temperature of chemical polishing liquid, etc.

[0079] Before using the chemical polishing liquid of the present invention to perform surface treatment on copper or copper alloy, the surface of copper or copper alloy may be degreased using an organic solvent such as alcohol or acetone as needed.

[0080] After the chemical polishing liquid of the present invention is contacted with the surface of copper or copper alloy to carry out the surface treatment of copper or copper alloy, it can be suitably cleaned with water or sulfuric acid as required. In addition, it is also possible to carry out the rust prevention treatment utilizing the neutralization treatment of sodium carbonate or utilizing the aqueous solution comprising rust inhibitor.

[0081] 3. Method for manufacturing surface-treated copper or copper alloy

[0082] The present invention also includes a method for producing surface-treated copper or copper alloy, which includes the step of contacting the chemical polishing liquid with the surface of the copper or copper alloy to perform surface treatment of the copper or copper alloy.

[0083] By bringing the chemical polishing liquid of the present invention into contact with the surface of copper or copper alloy to perform surface treatment on copper or copper alloy, the natural oxide film and organic matter present on the surface of copper or copper alloy can be removed, and copper or copper alloy without surface color unevenness or with suppressed surface color unevenness can be obtained.

Then, the immersed copper sheet or copper alloy sheet was taken out from the chemical polishing liquid, washed thoroughly with ion exchange water, and then dried thoroughly to obtain a surface treated product.

[0105] The evaluation results of the amount of copper or copper alloy dissolved during the surface treatment and the treatment unevenness of the surface treated product are shown in Table 1-2.

[0106] Embodiments 2 to 12

[0107] The chemical polishing liquid was prepared in the same manner as in Example 1, except that the composition of the chemical polishing liquid was changed to that described in Table 1-1, and the surface treatment of copper and copper alloy was performed. It should be noted that (A), (B), (C), (D), (E) and (F) in Table 1-1 represent the above-mentioned component (A), component (B), component (C), component (D), component (E) and component (F), respectively. The same applies to Tables 2 to 5.

[0108] The evaluation results of the amount of copper or copper alloy dissolved during the surface treatment and the treatment unevenness of the surface treated product are shown in Table 1-2.

[0117]

[0118] Comparative Examples 1 to 15

[0119] Except that the composition of the chemical polishing liquid was changed to that described in Table 3, a chemical polishing liquid was prepared in the same manner as in Example 1, and the surface treatment of copper and copper alloy was carried out.

[0120] Table 3 shows the evaluation results of the amount of copper or copper alloy dissolved during the surface treatment and the treatment unevenness of the surface treated product.

[0121] [Table 3]

[0122]

[0123] Embodiments 16 to 21

[0124] The composition of the chemical polishing liquid was changed to that shown in Table 4 to obtain a surface-treated product. Specifically, a storage liquid prepared by mixing components (A) to (F) was stored at room temperature (20°C ± 5°C) for 3 months, and then diluted with water to prepare a chemical polishing liquid, and the surface treatment of copper and copper alloy was carried out in the same manner as in Example 1 to obtain a surface-treated product.

[0125] The evaluation results of the amount of copper or copper alloy dissolved during the surface treatment and the uneven treatment of the surface treated product are shown in Table 4. Table 4 also lists the evaluation results of the amount of copper or copper alloy dissolved during the surface treatment and the uneven treatment of the surface treated product using a chemical polishing solution having the same composition except that the storage solution was not stored at room temperature for 3 months for comparison.

[0126] As shown in Table 4, it can be seen that when cyclohexylamine or cyclohexanol is used as the component (D), it is excellent also in terms of storage stability.

[0127] [Table 4]

[0128]

[0129] Embodiment 22

[0130] The composition of the chemical polishing liquid was changed to that shown in Table 5, and the copper alloy (NKC-4419-H) was dissolved in an amount of 5 g / L. The chemical polishing liquid was prepared in the same manner as in Example 1, and the surface treatment of the copper alloy (NKC-4419-H) was performed to obtain a surface-treated product.

[0131] The evaluation results of the amount of copper dissolved in the surface treatment and the uneven treatment of the surface treated product are shown in Table 5. For comparison, Table 5 also records the results of the evaluation of the amount of copper dissolved in the surface treatment and the uneven treatment of the surface treated product of the chemical polishing liquid of Example 5 having the same composition as Example 22 except that the copper alloy (NKC-4419-H) is not dissolved.

[0132] Comparative Examples 16 and 17

[0133] The composition of the chemical polishing liquid was changed to that shown in Table 5. Regarding Comparative Example 17, the copper alloy (NKC-4419-H) was further dissolved in an amount of 5 g / L. Otherwise, the chemical polishing liquid was prepared in the same manner as in Example 1, and the surface treatment of the copper alloy (NKC-4419-H) was performed to obtain a surface-treated product.

[0134] Table 5 shows the evaluation results of the amount of copper dissolved during the surface treatment and the treatment unevenness of the surface treated product.

[0135] [Table 5]

[0136]

[0137] As shown in Table 5, by comparing the results of Comparative Examples 16 and 17, it can be seen that when component (E) is not mixed, uneven treatment occurs when copper is dissolved. The chemical polishing liquid of the present invention can suppress the occurrence of uneven treatment even if the amount of copper dissolved in the liquid increases by mixing component (E), and can provide a chemical polishing liquid with stable removal performance.
