6. The polishing composition according to claim 1, wherein The concentration of the organic onium salt is 0.001 mass % to 0.01 mass % relative to the total mass of the polishing composition. The polishing composition according to claim 1 , wherein the pH thereof is less than 7.

The polishing composition according to claim 1 , which is used for polishing an object to be polished containing silicon oxide. 15 . A polishing method comprising the step of polishing an object to be polished containing silicon oxide using the polishing composition according to claim 1 . 16 . A method for producing a semiconductor substrate, comprising the step of polishing a semiconductor substrate made of silicon oxide by the polishing method according to claim 15 .
