[0001] SUMMARY The present disclosure relates to printed wiring boards having vias and methods for manufacturing printed wiring boards. [Background technology]
[0002] Conventionally, in printed wiring boards, an interlayer connection structure, known as a via, has been constructed in which an interlayer connection conductor that electrically connects two conductor layers on different layers via a resin layer is installed in a hole provided in the resin layer (JP Patent Publication No. 2003-209411 and JP Patent Publication No. 2014-187369). Vias are broadly classified into through holes that penetrate all layers of a printed wiring board, and interstitial (inner) vias that penetrate some layers of a printed wiring board. Interstitial (inner) vias are broadly classified into blind vias that penetrate the surface and inner layers of a printed wiring board, and buried vias that penetrate the inner layers of a printed wiring board. In the case of a through hole, the two ends of an interlayer connection conductor installed in the hole reach one surface and the other surface of the printed wiring board, respectively. In the case of a blind via, one end of an interlayer connecting conductor placed in a hole reaches either one surface or the other surface of the printed wiring board, and the other end remains on an inner layer. In the case of a buried via, both ends of the interlayer connection conductor placed in the hole remain on the inner layer. Summary of the Invention

[0006] If the hole that penetrates all layers to form the through hole is left hollow, a hollow through hole that communicates one surface of the printed wiring board with the other surface is obtained. For example, the hollow through hole can be used as an air-filled wave-guiding space that transmits a transmission signal from an antenna installed on one surface of a multilayer board to a receiving circuit such as an MMIC mounted on the other surface. However, holes provided in the core substrate for forming interstitial (inner) vias are closed by the build-up layers laminated on the outside. If a hole that penetrates only between the inner layers connected by the buried via is made hollow and sealed by the build-up layers on both sides to form a sealed hollow structure, the sealed hollow structure can become a waveguide space with air trapped inside. However, the resin of the build-up layer flows into the holes. Even if a resin with low fluidity that does not flow is selected, the heat during the build-up process may cause the air inside to expand and destroy the build-up layer, making it difficult to obtain a sealed hollow structure.
[0007] First, a printed wiring board according to an embodiment of the present disclosure will be described with reference to FIGS. As shown in Fig. 1, printed wiring board 100 includes a core substrate 1, build-up layers 2, 3, 4, and 5 for core substrate 1, and a solder resist 6. Fig. 1 shows an example in which printed wiring board 100 includes an IC chip 7. Core substrate 1 has insulating substrate 1a as a base, and circuit patterns formed on both sides of core substrate 1. Core substrate 1 has resin layers 1b and 1d and conductor layers 1c and 1e. An inner via 10 is formed in the core substrate 1. An interlayer connection conductor 11 is attached and formed on the inner surface of the hole penetrating the core substrate 1 to connect the circuit pattern of the conductor layer 1c with the circuit pattern of the conductor layer 1e. The core substrate 1 refers to the portion corresponding to the laminated range in which the interlayer connection conductor 11 is continuous. The number of layers in the core substrate 1 is not important.
[0008] The buildup layer 2 is made of a resin layer 2a and a conductor layer 2b on the resin layer 2a. The buildup layer 3 is made of a resin layer 3a and a conductor layer 3b on the resin layer 3a. The buildup layer 4 is made of a resin layer 4a and a conductor layer 4b on the resin layer 4a. The buildup layer 5 is made of a resin layer 5a and a conductor layer 5b on the resin layer 5a. 1, a buildup layer 2 is laminated on the upper surface of a core substrate 1, and a buildup layer 4 is further laminated on the upper surface of the buildup layer 2. In this manner, a plurality of buildup layers (2, 4) are provided consecutively in the lamination direction. 1, a buildup layer 3 is laminated on the lower surface of a core substrate 1, and a buildup layer 5 is further laminated on the lower surface of the buildup layer 3. In this manner, a plurality of buildup layers (3, 5) are provided consecutively in the lamination direction. The buildup layers 2 and 3 are first buildup layers for the core substrate 1. The buildup layers 4 and 5 are second buildup layers for the core substrate 1. As described above, the build-up layers are provided on both sides of the core substrate 1.
[0009] The via internal space 12 inside the interlayer connection conductor 11 constituting the inner via 10 is made hollow. 1, the via internal space 12 communicates with the outside through the holes 2c and 4c provided in the buildup layers 2 and 4, respectively. That is, the via internal space 12 communicates with the outside through the holes 2c and 4c provided continuously in the multiple buildup layers 2 and 4. On the lower surface side of core substrate 1 in Fig. 1, via internal space 12 is connected to hole 3c provided in buildup layer 3, but is blocked by resin layer 5a of buildup layer 5. That is, printed wiring board 100 shown in Fig. 1 has a one-sided open structure in which via internal space 12 is connected to the outside through holes 2c, 4c provided in buildup layers 2, 4 only on one surface of printed wiring board 100 (upper surface in Fig. 1). In FIG. 1, a mounting pad is also formed by the conductor layer 5b of the build-up layer 5 in the portion directly below the via internal space 12, and an IC chip 7 is mounted thereon.
[0010] On the other hand, as in the printed wiring board 200 shown in Fig. 2, a hole 5c may be provided in the buildup layer 5, and a structure in which the via internal space 12 communicates with the outside through holes 3c, 5c provided in the buildup layers 3, 5, also on the lower surface side of the core substrate 1 in Fig. 2 may be implemented. That is, the printed wiring board 200 shown in Fig. 2 has a double-open structure in which the via internal space 12 communicates with the outside through holes (2c, 3c, 4c, 5c) provided in the buildup layers (2, 3, 4, 5) on both sides (upper and lower surfaces in Fig. 2) of the printed wiring board 200. The mounting pads for the IC chip 7 are provided around the hole 5c, and the IC chip 7 is mounted across the hole 5c.
[0011] In the printed wiring boards 100 and 200 of this embodiment, an antenna is formed by the conductor layer 4b on the top surface in the figure, and an MMIC including a receiving circuit is applied as the IC chip 7 mounted on the bottom surface side in the figure. A resin material different from that of the resin layers 2a, 3a, and 5a of the buildup layers 2, 3, and 5 that form the other control circuits is used for the resin layer 4a of the buildup layer 4 that forms the surface antenna layer. When it is desired to efficiently transmit and receive signals between the IC chip 7 and the antenna, the resin material of the resin layer 4a and the resin layer 5a is made the same. A signal transmitted from the antenna by the conductor layer 4b propagates through the holes 4c, 2c, the via internal space 12, the hole portion 3c (hole portion 5c) and the air having a relative dielectric constant of 1.0, and reaches the IC chip 7. In the case of the printed wiring board 200 shown in FIG. 2, the antenna and the IC chip 7 are disposed opposite each other across the hollow spaces of the holes 4c, 2c, the via internal space 12, the hole portion 3c, and the hole portion 5c.
[0012] Although circuit components other than those described above (through holes, inner vias, and circuit patterns of each layer) are shown in FIGS. 1 and 2, their presence or absence and specific configuration are optional.
[0013] Next, the following two methods 1 and 2 for manufacturing a printed wiring board will be described. (Manufacturing method 1, Figure 5) The present manufacturing method 1 will be described with reference to an example in which a one-sided opening structure is produced in an inner via of a printed wiring board. The method includes the steps of preparing a core substrate 1 having a hollow via internal space, preparing built-up layers 2, 3 having holes formed therein in advance, and stacking the core substrate 1 and the build-up layers 2, 3 so that the holes of the build-up layers 2, 3 are continuous with the via internal space 12. 5, double-sided board 20, which is a composite of three parts, conductor layer 2b, resin layer 4a, and conductor layer 4b, is laminated via resin layer 2a on core substrate 1, and double-sided board 21, which is a composite of three parts, conductor layer 3b, resin layer 5a, and conductor layer 5b, is laminated via resin layer 3a on core substrate 1. The resin layer 2a side of buildup layer 2 is placed on one surface of core substrate 1, and the resin layer 3a side of buildup layer 3 is placed on the other surface of core substrate 1, and they are joined by heat pressing. The resin layer 2a and the conductor layer 2b have holes 2c formed therein, the resin layer 3a and the conductor layer 3b have holes 3c formed therein, and the resin layer 4a and the conductor layer 4b have holes 4c formed therein. The layers are laminated so that the holes 2c, 3c, and 4c are continuous with the via internal space 12. Furthermore, for double-sided board 20, a circuit formation process is carried out on conductor layers 2b and 4b. Prepregs are used as the resin layers 2a and 3a. The holes 2c and 3c are formed in the prepregs by laser processing or the like before lamination. Punching with a die, drilling, or the like may also be applied. It is best to select a prepreg material that is less likely to flow due to the heat generated during heat pressing. GIA-671N (Hitachi Chemical) is a suitable example.
[0014] The core substrate 1 is already configured with inner vias 10, and this lamination process is carried out while the via internal space 12 remains hollow. Ordinary inner vias are filled with resin. Screen printing is the commonly used method for this. If there are vias that need to be filled with resin other than the inner vias 10 that are to be left hollow, it is possible to leave the inner vias 10 hollow by not opening (closing) the portions of the screen plate that correspond to the inner vias 10. By this lamination process, a multi-layer structure without ICs 7 of printed wiring board 100 shown in FIG. 1 is obtained.
[0015] Since the buildup layer 4 forms the antenna and has the hole 4c, a double-sided board made of a low dielectric constant and low dielectric tangent material, such as R-F705T, R-5775, R-5885, R-5515 (Panasonic), RO3003 (Rogers Corporation), etc. is used as the double-sided board 20. If efficient signal transmission between the IC chip 7 and the antenna is desired, it is preferable to use the same resin for the resin layer 5a of the buildup layer 5 as for the resin layer 4a. After this lamination step, pilot through-holes are drilled, and the side walls of the pilot through-holes are electrolytically plated, followed by the circuit formation step. Fig. 5 shows an example of manufacturing an 8-layer printed wiring board by laminating double-sided boards 20, 21 on the top and bottom of a core substrate 1, but if the wiring scale below the core substrate 1 is small, a 7-layer printed wiring board as shown in Fig. 3 can be manufactured by replacing the double-sided board 21 laminated on the bottom surface of the core substrate 1 with copper foil. In this case, as in the case of the 8-layer printed wiring board in Fig. 5, after the lamination process, through-hole pilot holes are drilled, electrolytic plating is applied to the inner walls of the through-hole pilot holes, and then the circuit formation process is carried out. Note that if the prepreg is opened to provide the hole 3c, a portion containing only copper foil will be formed in the hollow portion, and there is a high possibility that the circuit formation will be adversely affected by the effects of wrinkles, so careful consideration is required when providing the hole 3c.
[0016] (Manufacturing method 2, Figure 6) The present manufacturing method 2 will be described with reference to an example in which a double-open structure is produced in an inner via of a printed wiring board. In contrast to manufacturing method 1, holes for forming the holes 3c and 5c are formed in advance in the double-sided board 22 made of the conductor layer 3b, the resin layer 5a, and the conductor layer 5b. The layers are laminated so that the holes 2c, 3c, 4c, and 5c are continuous with the via internal space 12. The rest is performed in the same manner as in the first embodiment. Similarly, as shown in FIG. 4, a seven-layer printed wiring board can also be made with a double-open structure.
[0017] In addition, the case where an antenna pattern is also disposed directly above the via internal space 12 is illustrated.
[0018] According to the printed wiring board of the embodiment of the present disclosure described above, the interstitial (inner) vias are hollow and open to the outside. According to the method for manufacturing a printed wiring board of the embodiment of the present disclosure, a structure in which interstitial (inner) vias are hollow and open to the outside can be obtained.
[0019] Although an embodiment of the present disclosure has been described above, this embodiment is shown by way of example only, and the present disclosure can be embodied in various other forms, and components can be omitted, substituted, or modified without departing from the spirit of the invention. In the above embodiment, two build-up layers are provided on one side of the core substrate 1, but one build-up layer on one side, or three or more build-up layers on one side may also be provided. In the above embodiment, build-up layers are provided on both sides of the core substrate 1, and the inner vias 10 are buried vias, but build-up layers may be provided on only one side of the core substrate 1. In this case, the inner vias are blind vias. Furthermore, although an example of application to a communication circuit board has been given, the printed wiring board of the present disclosure is not limited to this example. In this disclosure, the term "interstitial (inner) via" has a broad definition including not only a via whose both ends remain in the inner layer, but also a via whose only one end remains in the inner layer. [Industrial Applicability]
