In this embodiment, the outer region 7 is partitioned into a region between the side surfaces 5A to 5D and the device region 6. In this embodiment, the outer region 7 is formed in a quadrangular shape in a plan view. The arrangement and planar shape of the outer region 7 are arbitrary and are not limited to the arrangement and planar shape shown in FIG. 1. The outer region 7 may be formed in the center of the first main surface 3 in a plan view.

[0021] The electronic component 1 includes a resistive circuit 10. In this embodiment, an example in which one resistive circuit 10 is formed will be described, but a plurality of (two or more) resistive circuits 10 may be formed. The resistive circuit 10 is electrically connected to a functional device.

[0022] The resistance circuit 10 is formed in the outer region 7. This makes it possible to suppress the electrical influence of the resistance circuit 10 on the device region 6, and to suppress the electrical influence of the device region 6 on the resistance circuit 10.

[0023] As an example, by disposing the resistor circuit 10 in the outer region 7, it is possible to suppress the parasitic capacitance between the device region 6 and the resistor circuit 10. In other words, it is possible to improve the Q value of the electronic circuit and reduce noise.

[0024] The structure of the resistor circuit 10 will be specifically described below. Fig. 2 is a cross-sectional view taken along line II-II shown in Fig. 1. Fig. 2 is a cross-sectional view taken along line II-II shown in Fig. 1. Fig. 3 is an enlarged view of region III shown in Fig. 2. Fig. 4 is an enlarged view of region IV shown in Fig. 2.

[0025] 2 to 4, electronic component 1 includes insulating laminated structure 12 formed on first main surface 3 of semiconductor layer 2 in device region 6 and outer region 7. Insulating laminated structure 12 has a laminated structure in which a plurality of insulating layers (four layers in this embodiment) are laminated.

[0026] In this embodiment, the insulating laminate structure 12 includes a first insulating layer 13, a second insulating layer 14, a third insulating layer 15, a barrier layer 17 and a fourth insulating layer 16, which are laminated in this order from the first main surface 3 side of the semiconductor layer 2.

[0027] The number of insulating layers in the insulating laminate structure 12 is arbitrary and is not limited to the number shown in Fig. 2. Therefore, the insulating laminate structure 12 may include less than five insulating layers, or may include six or more insulating layers.

[0028] The first to fourth insulating layers 13-16 and the barrier layer 17 each have a main surface. The main surfaces of the first to fourth insulating layers 13-16 and the barrier layer 17 are each formed flat. The main surfaces of the first to fourth insulating layers 13-16 and the barrier layer 17 each extend parallel to the first main surface 3 of the semiconductor layer 2. The main surfaces of the first to fourth insulating layers 13-16 and the barrier layer 17 may each be ground surfaces. In other words, the main surfaces of the first to fourth insulating layers 13-16 and the barrier layer 17 may each have grinding marks.

[0029] The first to fourth insulating layers 13 to 16 and the barrier layer 17 may each have a laminated structure including a silicon oxide film and a silicon nitride film. In this case, the silicon nitride film may be formed on the silicon oxide film, or the silicon oxide film may be formed on the silicon nitride film.

[0030] The first to fourth insulating layers 13-16 and the barrier layer 17 may each have a single layer structure including a silicon oxide film or a silicon nitride film. The first to fourth insulating layers 13-16 and the barrier layer 17 are preferably formed of the same type of insulating material. In this embodiment, the first to fourth insulating layers 13-16 and the barrier layer 17 each have a single layer structure made of a silicon oxide film.

[0031] The third insulating layer 15 includes, for example, a silicon oxide film formed by HDP-CDV (High Density Plasma Chemical Vapor Deposition). The third insulating layer 15 may include impurities. The impurities are, for example, a composition of an inert gas used in sputter etching of a metal thin film, a silicon oxide film, or the like. The impurities are, for example, Ar, etc.

[0032] Barrier layer 17 includes, for example, a silicon oxide film (TEOS film) formed by plasma chemical vapor deposition (P-CDV). Barrier layer 17 inhibits the permeation of impurities contained in third insulating layer 15. Barrier layer 17 may be called an insulating barrier layer since it is made of an insulating material, or may be simply called a fifth insulating layer to distinguish it from first to fourth insulating layers 13 to 16. As will be described later, since it is a layer that supports thin-film resistor 35, it may be called a thin-film resistor support layer, thin-film resistor support insulating layer, etc.

[0033] The thickness TI of each of the first to fourth insulating layers 13 to 16 and the barrier layer 17 may be 100 nm or more and 3500 nm or less. The thickness TI may be 100 nm or more and 500 nm or less, 500 nm or more and 1000 nm or less, 1000 nm or more and 1500 nm or less, 1500 nm or more and 2000 nm or less, 2000 nm or more and 2500 nm or less, 2500 nm or more and 3000 nm or less, or 3000 nm or more and 3500 nm or less. The thickness TI is preferably 100 nm or more and 1500 nm or less. The thicknesses TI of the first to fourth insulating layers 13 to 16 and the barrier layer 17 may be equal to each other or different from each other.

[0034] The insulating laminated structure 12 includes a plurality of wirings formed in the first to fourth insulating layers 13 to 16 and the barrier layer 17. This forms a multilayer wiring structure. More specifically, the insulating laminated structure 12 includes a wiring circuit forming layer 21 and a resistor circuit forming layer 22.

[0035] The wiring-circuit-forming layer 21 includes a first insulating layer 13 and a second insulating layer 14. The wiring-circuit-forming layer 21 also includes a wiring circuit formed in the first insulating layer 13 and the second insulating layer 14. The wiring circuit of the wiring-circuit-forming layer 21 is routed from the device region 6 to the outer region 7. The specific structure of the wiring-circuit-forming layer 21 will be described later.

[0036] The resistive circuit forming layer 22 is formed on the wiring circuit forming layer 21. The resistive circuit forming layer 22 includes a third insulating layer 15 and a fourth insulating layer 16. The resistive circuit forming layer 22 also includes a resistive circuit 10 formed in the third insulating layer 15 and the fourth insulating layer 16. The resistive circuit 10 is electrically connected to the device region 6 (functional device) via the wiring circuit of the wiring circuit forming layer 21.

[0037] 1 and 2, the resistor circuit 10 includes a thin-film resistor 35, a first via electrode 23 and a second via electrode 24, a first lower wiring layer 41 and a second lower wiring layer 42, a first long via electrode 83 and a second long via electrode 84, and a first upper wiring layer 61 and a second upper wiring layer 62. These will be described in detail below.

[0038] 1 to 3, resistor circuit 10 includes a first via electrode 23 and a second via electrode 24. First via electrode 23 is embedded in third insulating layer 15 and barrier layer 17, and is exposed from the main surface of barrier layer 17. Second via electrode 24 is embedded in third insulating layer 15 and barrier layer 17 with a space between them and first via electrode 23, and is exposed from the main surface of barrier layer 17.

[0039] In this embodiment, the first via electrode 23 is formed in a circular shape in a plan view. The planar shape of the first via electrode 23 is arbitrary. The first via electrode 23 may be formed in a polygonal shape such as a triangular shape, a rectangular shape, or a hexagonal shape, or an elliptical shape in a plan view.

[0040] The first via electrode 23 includes a first end 23a on one side and a second end 23b on the other side in the normal direction of the main surface of the barrier layer 17. The first end 23a is exposed from the main surface of the barrier layer 17. The second end 23b is located within the third insulating layer 15. The first via electrode 23 is formed in a tapered shape in which the width narrows from the first end 23a to the second end 23b in a cross-sectional view.

[0041] In this embodiment, the first end 23a includes a first protrusion 23c that protrudes from the main surface of the barrier layer 17 toward the fourth insulating layer 16. The first protrusion 23c is formed by the main surface and side surfaces of the first via electrode 23.

[0042] The first via electrode 23 has a laminated structure including a body layer 25 and a barrier layer 26. The body layer 25 is embedded in the third insulating layer 15 and the barrier layer 17. The body layer 25 may contain tungsten (W) or copper (Cu). In this embodiment, the body layer 25 has a single-layer structure made of a tungsten layer 27.

[0043] The barrier layer 26 is interposed between the third insulating layer 15 and the main body layer 25. In this embodiment, the barrier layer 26 has a laminated structure in which a plurality of electrode layers are laminated. In this embodiment, the barrier layer 26 includes a Ti layer 28 and a TiN layer 29 formed in this order on the third insulating layer 15. The Ti layer 28 is in contact with the third insulating layer 15. The TiN layer 29 is in contact with the main body layer 25. The barrier layer 26 may have a single layer structure made of the Ti layer 28 or the TiN layer 29.

[0044] In this embodiment, the second via electrode 24 is formed in a circular shape in a plan view. The second via electrode 24 may have any planar shape. The second via electrode 24 may be formed in a polygonal shape such as a triangular shape, a rectangular shape, or a hexagonal shape, or an elliptical shape in a plan view.

[0045] The second via electrode 24 includes a first end 24a on one side and a second end 24b on the other side in the normal direction of the main surface of the barrier layer 17. The first end 24a is exposed from the main surface of the barrier layer 17. The second end 24b is located within the third insulating layer 15. The second via electrode 24 is formed in a tapered shape in which the width narrows from the first end 24a to the second end 24b in a cross-sectional view.

[0046] In this embodiment, the first end 24a includes a second protrusion 24c that protrudes from the main surface of the barrier layer 17 toward the fourth insulating layer 16. The second protrusion 24c is formed by the main surface and side surface of the second via electrode 24.

[0047] The second via electrode 24 has a laminated structure including a body layer 30 and a barrier layer 31. The body layer 30 is embedded in the third insulating layer 15 and the barrier layer 17. The body layer 30 may contain tungsten (W) or copper (Cu). In this embodiment, the body layer 30 has a single-layer structure consisting of a tungsten layer 32.

[0048] The barrier layer 31 is interposed between the third insulating layer 15 and the main body layer 30. In this embodiment, the barrier layer 31 has a laminated structure in which a plurality of electrode layers are laminated. In this embodiment, the barrier layer 31 includes a Ti layer 33 and a TiN layer 34 formed in this order on the third insulating layer 15. The Ti layer 33 is in contact with the third insulating layer 15. The TiN layer 34 is in contact with the main body layer 30. The barrier layer 31 may have a single layer structure made of the Ti layer 33 or the TiN layer 34.

[0049] 2 to 4, resistance circuit 10 includes a thin-film resistor 35 formed in insulating laminated structure 12. Thin-film resistor 35 is formed in resistive circuit formation layer 22. That is, thin-film resistor 35 is formed on first main surface 3. More specifically, thin-film resistor 35 is formed at a distance from first main surface 3 in the lamination direction of insulating laminated structure 12.

[0050] The thin-film resistor 35 is formed in the outer region 7. This makes it possible to suppress the electrical effect of the thin-film resistor 35 on the device region 6, and to suppress the electrical effect of the device region 6 on the thin-film resistor 35. As an example, it is possible to suppress the parasitic capacitance between the device region 6 and the thin-film resistor 35. In other words, the Q value of the electronic circuit can be improved, and noise can be reduced.

[0051] More specifically, the thin-film resistor 35 is interposed in the region between the barrier layer 17 and the fourth insulating layer 16. The thin-film resistor 35 is formed in a film shape on the main surface of the barrier layer 17. The thin-film resistor 35 occupies the main surface of the barrier layer 17 exclusively. No film-shaped or layer-shaped wiring other than the thin-film resistor 35 is formed on the main surface of the barrier layer 17 in the device region 6 and the outer region 7.

[0052] 2, barrier layer 17 overlaps the entire thin-film resistor 35. In this case, barrier layer 17 may cover the entire third insulating layer 15. It is sufficient that barrier layer 17 is interposed at least partially between thin-film resistor 35 and third insulating layer 15. Therefore, barrier layer 17 may overlap only a portion of thin-film resistor 35. Since barrier layer 17 prevents impurities from passing through, by interposing barrier layer 17 between thin-film resistor 35 and third insulating layer 15, thin-film resistor 35 becomes less susceptible to the effects of impurities.

[0053] Fig. 5 is a plan view showing thin-film resistor 35. Fig. 6 is a cross-sectional view taken along line VI-VI shown in Fig. 5. With reference to Figs. 5 and 6, thin-film resistor 35 is formed so as to straddle first via electrode 23 and second via electrode 24. As a result, thin-film resistor 35 is electrically connected to first via electrode 23 and second via electrode 24. In this embodiment, thin-film resistor 35 is formed in a quadrangular shape (more specifically, rectangular shape) in plan view. The planar shape of thin-film resistor 35 is arbitrary and is not limited to a quadrangular shape.

[0054] The thin film resistor 35 includes a first end 35a on one side, a second end 35b on the other side, and a connection portion 35c connecting the first end 35a and the second end 35b. The first end 35a covers the first via electrode 23. More specifically, the first end 35a covers the first end 23a (first protrusion 23c) of the first via electrode 23. The first end 35a is formed in the form of a film along the main surface and side surface of the first via electrode 23.

[0055] The second end 35b covers the second via electrode 24. More specifically, the second end 35b covers the first end 24a (second protruding portion 24c) of the second via electrode 24. The second end 35b is formed in the form of a film along the main surface and side surface of the second via electrode 24.

[0056] The connecting portion 35c extends in a band-like shape in the region between the first end 35a and the second end 35b. In this embodiment, the connecting portion 35c extends in a band-like shape along a straight line connecting the first end 35a and the second end 35b. In this embodiment, the first end 35a, the second end 35b, and the connecting portion 35c are formed with a uniform width.

[0057] The thin film resistor 35 includes chromium silicide. In this embodiment, the thin film resistor 35 includes crystallized chromium silicide. The thin film resistor 35 is a so-called metal silicide thin film resistor. Unlike conductive polysilicon and the like, the thin film resistor 35 made of a metal silicide thin film resistor can be appropriately thinned and has a reduced planar area.

[0058] This allows thin-film resistor 35 to be appropriately interposed in the region between barrier layer 17 and fourth insulating layer 16 while ensuring flatness. In addition, since the planar area of thin-film resistor 35 can be appropriately reduced, design rules can be relaxed. This allows thin-film resistor 35 to be appropriately disposed in outer region 7. Therefore, electrical influence between thin-film resistor 35 and device region 6 can be appropriately suppressed.

[0059] The thin film resistor 35 may include at least one of CrSi, CrSi2, CrSiN, and CrSiO, as an example of chromium silicide. CrSiN is also a chromium nitride. CrSiO is also a chromium oxide. In this embodiment, the thin film resistor 35 is made of CrSi.

[0060] The thin film resistor 35 has a thickness TR of 1 μm or less. The thickness TR is preferably 500 nm or less. The thickness TR is more preferably 0.1 nm to 100 nm. The thickness TR may be 0.1 nm to 5 nm, 5 nm to 10 nm, 10 nm to 20 nm, 20 nm to 40 nm, 40 nm to 60 nm, 60 nm to 80 nm, or 80 nm to 100 nm. The thickness TR is most preferably 1 nm to 5 nm.

[0061] The sheet resistance value RT of the thin film resistor 35 may be 100Ω / □ or more and 50000Ω / □ or less. [0132] The second long via electrode 84 has a laminated structure including a body layer 90 and a barrier layer 91. The body layer 90 is embedded in the third insulating layer 15 and the fourth insulating layer 16. The body layer 90 may include tungsten (W) or copper (Cu). In this embodiment, the second long via electrode 84 has a single-layer structure consisting of a tungsten layer 92.

[0133] The barrier layer 91 is interposed between the main body layer 90 and the third insulating layer 15, and between the main body layer 90 and the fourth insulating layer 16. In this embodiment, the barrier layer 91 has a laminated structure in which a plurality of electrode layers are laminated. In this embodiment, the barrier layer 91 includes a Ti layer 93 and a TiN layer 94, which are formed in this order on the third insulating layer 15.

[0134] The Ti layer 93 is in contact with the third insulating layer 15 and the fourth insulating layer 16. The TiN layer 94 is in contact with the main body layer 90. The barrier layer 91 may have a single-layer structure made of the Ti layer 93 or the TiN layer 94.

[0135] 2, the wiring circuit formation layer 21 includes wiring 95 that electrically connects the functional device and the thin-film resistor 35. The wiring 95 is selectively formed in the first insulating layer 13 and the second insulating layer 14, and is routed from the device region 6 to the outer region 7.

[0136] More specifically, the wiring 95 includes one or more connection wiring layers 96 electrically connected to the functional devices in the device region 6. The one or more connection wiring layers 96 are formed on either or both of the first insulating layer 13 and the second insulating layer 14. FIG. 2 shows an example in which two connection wiring layers 96 are formed on the first insulating layer 13.

[0137] One or more connection wiring layers 96 are selectively routed from the device region 6 to the outer region 7. The connection wiring layer 96 has a laminated structure similar to that of the first lower wiring layer 41 (second lower wiring layer 42) and the first upper wiring layer 61 (second upper wiring layer 62). A detailed description of the connection wiring layer 96 will be omitted.

[0138] The wiring 95 includes one or more connection via electrodes 97. The one or more connection via electrodes 97 connect one or more connection wiring layers 96 to any one of the first lower wiring layers 41 (the second lower wiring layer 42) or any one of the first upper wiring layers 61 (the second upper wiring layer 62).

[0139] One or more connection via electrodes 97 are formed on either or both of the first insulating layer 13 and the second insulating layer 14. In Fig. 2, an example is shown in which one connection wiring layer 96 is connected to the first lower wiring layer 41 by two connection via electrodes 97.

[0140] The connection via electrode 97 has a laminated structure similar to that of the first via electrode 23 (second via electrode 24) and the first long via electrode 83 (second long via electrode 84). A detailed description of the connection via electrode 97 will be omitted.

[0141] The second end 61b of the first upper wiring layer 61 may be connected to an arbitrary connection wiring layer 96 through a connection via electrode 97. The second end 62b of the second upper wiring layer 62 may be connected to an arbitrary connection wiring layer 96 through a connection via electrode 97.

[0142] 2, a top insulating layer 101 is formed on the insulating laminate structure 12. The top insulating layer 101 covers the first upper wiring layer 61 and the second upper wiring layer 62. The top insulating layer 101 covers the connection portion of the first upper wiring layer 61 and the first long via electrode 83 in a plan view. The top insulating layer 101 covers the connection portion of the second upper wiring layer 62 and the second long via electrode 84 in a plan view.

[0143] In the outer region 7, a first pad opening 102 and a second pad opening 103 are formed in the top insulating layer 101. The first pad opening 102 exposes a partial region of the first upper wiring layer 61 as a first pad region 104. More specifically, the first pad opening 102 exposes a region of the first upper wiring layer 61 other than the connection portion between the first upper wiring layer 61 and the first long via electrode 83 as the first pad region 104.

[0144] The second pad opening 103 exposes a partial region of the second upper wiring layer 62 as a second pad region 105. More specifically, the second pad opening 103 exposes a region of the second upper wiring layer 62 other than the connection portion between the second upper wiring layer 62 and the second long via electrode 84 as the second pad region 105.

[0145] In this embodiment, the uppermost insulating layer 101 has a laminated structure including a passivation layer 106 and a resin layer 107. For clarity, the resin layer 107 is shown by hatching in FIG.

[0146] The passivation layer 106 may have a laminated structure including a silicon oxide layer and a silicon nitride layer. In this case, the silicon nitride layer may be formed on the silicon oxide layer, or the silicon oxide layer may be formed on the silicon nitride layer.

[0147] The passivation layer 106 may have a single-layer structure made of a silicon oxide layer or a silicon nitride layer. The passivation layer 106 is preferably formed of an insulating material of a different species from that of the insulating laminate structure 12. In this form, the passivation layer 106 has a single-layer structure made of a silicon nitride layer.

[0148] The resin layer 107 may include a photosensitive resin. The photosensitive resin may be a positive type or a negative type. The resin layer 107 may include at least one of polyimide, polyamide, and polybenzoxazole. The resin layer 107 is preferably made of polyamide or polybenzoxazole.

[0149] The first via electrode 23, the first lower wiring layer 41, the first long via electrode 83 and the first upper wiring layer 61 form a first wiring connected to the thin-film resistor 35. One end of the first wiring (the first via electrode 23) is connected to the thin-film resistor 35 in the insulating laminated structure 12, and the other end of the first wiring (the first upper wiring layer 61) becomes an external terminal exposed to the outside.

[0150] The second via electrode 24, the second lower wiring layer 42, the second long via electrode 84, and the second upper wiring layer 62 form a second wiring connected to the thin-film resistor 35. One end of the second wiring (the second via electrode 24) is connected to the thin-film resistor 35 in the insulating laminated structure 12, and the other end of the second wiring (the second upper wiring layer 62) serves as an external terminal exposed to the outside. A high voltage may be applied to the first wiring, and a low voltage may be applied to the second wiring. A low voltage may be applied to the first wiring, and a high voltage may be applied to the second wiring.

[0151] As described above, electronic component 1 includes third insulating layer 15 (first insulating layer) containing impurities, thin-film resistor 35 formed on third insulating layer 15, and barrier layer 17 interposed at least partially between thin-film resistor 35 and third insulating layer 15 to inhibit the permeation of impurities.

[0152] In this electronic component 1, barrier layer 17 inhibits the permeation of impurities contained in third insulating layer 15, thereby suppressing the migration of impurities from third insulating layer 15 to thin-film resistor 35. As a result, the surface resistance of thin-film resistor 35 is less susceptible to the effects of impurities, thereby reducing the in-plane variation of the surface resistance.

[0153] Barrier layer 17 overlaps the entire thin-film resistor 35. This suppresses the migration of impurities from third insulating layer 15 to thin-film resistor 35 throughout the entire thin-film resistor 35, thereby making it possible to more significantly reduce the in-plane variation in the surface resistance of thin-film resistor 35.

[0154] The impurities include Ar. This makes it possible to form third insulating layer 15 using Ar as the inert gas, and to form thin-film resistor 35 on third insulating layer 15 with reduced in-plane variation in surface resistance.

[0155] Figures 7A to 7U are cross-sectional views illustrating an example of a method for manufacturing the electronic component 1 shown in Figure 1. Figures 7A to 7U are cross-sectional views of a portion corresponding to Figure 2.

[0156] 10A, a semiconductor layer 2 is prepared. The semiconductor layer 2 includes a device region 6 and an outer region 7. Next, a wiring circuit forming layer 21 of an insulating laminate structure 12 is formed on a first main surface 3 of the semiconductor layer 2. The wiring circuit forming layer 21 includes a first insulating layer 13, a second insulating layer 14, one or more connection wiring layers 96, and one or more connection via electrodes 97. A description of the process of forming the wiring circuit forming layer 21 will be omitted.

[0157] 7B, a first base wiring layer 111 serving as a base for the first lower wiring layer 41 and the second lower wiring layer 42 is formed on the wiring circuit formation layer 21. The step of forming the first base wiring layer 111 includes the steps of forming a first barrier layer 112, a main body layer 113, and a second barrier layer 114 in this order from above the wiring circuit formation layer 21.

[0158] The step of forming the first barrier layer 112 includes a step of forming a Ti layer and a TiN layer in this order on the wiring-circuit formation layer 21. The Ti layer and the TiN layer may each be formed by a sputtering method. The step of forming the main body layer 113 includes a step of forming an AlCu alloy layer on the first barrier layer 112. The AlCu alloy layer may be formed by a sputtering method.

[0159] The step of forming second barrier layer 114 includes the steps of forming a Ti layer and a TiN layer in this order on main body layer 113. The Ti layer and the TiN layer may each be formed by a sputtering method.

[0160] 7C, a mask 115 having a predetermined pattern is formed on the first base wiring layer 111. The mask 115 covers regions of the first base wiring layer 111 where the first lower wiring layer 41 and the second lower wiring layer 42 are to be formed, and has openings 116 that expose the other regions.

[0161] Next, unnecessary portions of the first base wiring layer 111 are removed by an etching method via the mask 115. This divides the first base wiring layer 111 into the first lower wiring layer 41 and the second lower wiring layer 42. The mask 115 is then removed.

[0162] Next, referring to FIG. 7D, a third insulating layer 15 covering the first lower wiring layer 41 and the second lower wiring layer 42 is formed on the wiring circuit formation layer 21. The third insulating layer 15 is formed by HDP-CDV (High Density Plasma Chemical Vapor Deposition). As a result, a stepped surface is formed on the third insulating layer 15, which reflects the shapes of the first lower wiring layer 41 and the second lower wiring layer 42. That is, the third insulating layer 15 has a first surface 15a as a main surface, and a recess 15b recessed from the first surface 15a in a region 15c between the first lower wiring layer 41 and the second lower wiring layer 42.

[0163] 7E, a barrier layer 17 is formed on the third insulating layer 15. That is, a silicon oxide film (TEOS film) serving as the barrier layer 17 is formed by plasma chemical vapor deposition (P-CDV). The upper surface of the barrier layer 17 is flattened. As a result, the thickness of the barrier layer 17 is greater in the region 15c between the first lower wiring layer 41 and the second lower wiring layer 42 than in the surrounding area.

[0164] 7F, a first via hole 117 exposing the first lower wiring layer 41 and a second via hole 118 exposing the second lower wiring layer 42 are formed in the third insulating layer 15 and the barrier layer 17. In this step, a mask 119 having a predetermined pattern is first formed on the third insulating layer 15. The mask 119 has a plurality of openings 120 exposing regions of the barrier layer 17 where the first via hole 117 and the second via hole 118 are to be formed.

[0165] Next, unnecessary portions of the third insulating layer 15 and the barrier layer 17 are removed by an etching method through the mask 119. This forms a first via hole 117 and a second via hole 118 in the third insulating layer 15 and the barrier layer 17. The mask 119 is then removed.

[0166] 7G, a base electrode layer 121 serving as a base for the first via electrode 23 and the second via electrode 24 is formed on the barrier layer 17. The process of forming the base electrode layer 121 includes a process of forming a barrier layer 122 and a main body layer 123 in this order on the barrier layer 17.

[0167] The step of forming the barrier layer 122 includes a step of forming a Ti layer and a TiN layer in this order on the barrier layer 17. The Ti layer and the TiN layer may each be formed by a sputtering method. The step of forming the main body layer 123 includes a step of forming a tungsten layer on the barrier layer 122. The tungsten layer may be formed by a CVD method.

[0168] 7H, a step of removing the base electrode layer 121 is performed. The base electrode layer 121 is removed until the barrier layer 17 is exposed. The step of removing the base electrode layer 121 may include a step of removing the base electrode layer 121 by grinding.

[0169] In this embodiment, the grinding process of the base electrode layer 121 is performed by a chemical mechanical polishing (CMP) method using an abrasive (abrasive grains). The grinding process of the base electrode layer 121 may include a planarizing process of the main surface of the barrier layer 17. As a result, a first via electrode 23 is formed in the first via hole 117. Also, a second via electrode 24 is formed in the second via hole 118.

[0170] 7I, the abrasive (abrasive grains) adhering to the main surface of the barrier layer 17 is removed by cleaning with a chemical solution. In this process, a part of the barrier layer 17 is removed by the chemical solution together with the abrasive (abrasive grains). As a result, a part of the first via electrode 23 is formed as a first protruding portion 23c protruding from the barrier layer 17. In addition, a part of the second via electrode 24 is formed as a second protruding portion 24c protruding from the barrier layer 17.

[0171] Next, referring to FIG. 7J, a base resistor layer 124 that becomes a base of the thin-film resistor 35 is formed on the main surface of the barrier layer 17. The base resistor layer 124 includes chromium silicide. As an example of chromium silicide, the base resistor layer 124 may include at least one of CrSi, CrSi2, CrSiN, and CrSiO. In this embodiment, the base resistor layer 124 is made of CrSi. The base resistor layer 124 may be formed by a sputtering method.

[0172] Next, a base protection layer 125, which is the base of the protection layer 40, is formed on the base resistor layer 124. The base protection layer 125 includes silicon oxide. The base protection layer 125 may be formed by a CVD method.

[0173] Next, the base resistor layer 124 (CrSi) is crystallized. The crystallization process of the base resistor layer 124 includes a process of annealing at a temperature and for a time period at which the base resistor layer 124 (CrSi) is crystallized. The base resistor layer 124 may be heated at a temperature of 400° to 600° for a period of 60 minutes to 120 minutes. The crystallization process of the base resistor layer 124 may be performed after the base resistor layer 124 is formed and before the protective layer 40 is formed.

[0174] 7K, a mask 126 having a predetermined pattern is formed on the base protective layer 125. The mask 126 covers the region of the base protective layer 125 where the protective layer 40 is to be formed, and has an opening 127 that exposes the other region. Next, unnecessary portions of the base protective layer 125 are removed by an etching method via the mask 126. As a result, the protective layer 40 is formed.

[0175] Next, unnecessary portions of the base resistor layer 124 are removed by an etching method using the mask 126 and the protective layer 40 as a mask. This forms the thin-film resistor 35. The mask 126 is then removed. The mask 126 may be removed after the step of forming the protective layer 40 and before the step of forming the thin-film resistor 35.

[0176] 7L, a fourth insulating layer 16 that covers the protective layer 40 and the thin-film resistor 35 is formed on the barrier layer 17. The fourth insulating layer 16 may be formed by a CVD method.

[0177] Next, referring to FIG. 7M, a first via hole 128 exposing the first lower wiring layer 41 and a second via hole 129 exposing the second lower wiring layer 42 are formed in the third insulating layer 15, the barrier layer 17 and the fourth insulating layer 16.

[0178] In this process, first, a mask 130 having a predetermined pattern is formed on the fourth insulating layer 16. The mask 130 has a plurality of openings 131 that expose areas of the fourth insulating layer 16 where the first via hole 128 and the second via hole 129 are to be formed.

[0179] Next, unnecessary portions of the third insulating layer 15, the barrier layer 17, and the fourth insulating layer 16 are removed by an etching method through the mask 130. This forms a first via hole 128 and a second via hole 129 in the third insulating layer 15, the barrier layer 17, and the fourth insulating layer 16. The mask 130 is then removed.

[0180] 7N, a base electrode layer 132 serving as a base for the first long via electrode 83 and the second long via electrode 84 is formed on the fourth insulating layer 16. The process of forming the base electrode layer 132 includes a process of forming a barrier layer 133 and a main body layer 134 in this order on the fourth insulating layer 16.

[0181] The step of forming the barrier layer 133 includes a step of forming a Ti layer and a TiN layer in this order on the fourth insulating layer 16. The Ti layer and the TiN layer may each be formed by a sputtering method. The step of forming the main body layer 134 includes a step of forming a tungsten layer on the barrier layer 133. The tungsten layer may be formed by a CVD method.

[0182] 7O, a step of removing the base electrode layer 132 is performed. The base electrode layer 132 is removed until the fourth insulating layer 16 is exposed. The step of removing the base electrode layer 132 may include a step of removing the base electrode layer 132 by grinding.

[0183] In this embodiment, the grinding process of the base electrode layer 132 is performed by a CMP method using an abrasive (abrasive grains). The grinding process of the base electrode layer 132 may include a planarizing process of the main surface of the fourth insulating layer 16. As a result, the first long via electrode 83 and the second long via electrode 84 are formed in the first via hole 128 and the second via hole 129, respectively.

[0184] After the grinding process of the base electrode layer 132, the abrasive (abrasive grains) attached to the main surface of the fourth insulating layer 16 may be removed by cleaning with a chemical solution. A part of the fourth insulating layer 16 may be removed together with the abrasive (abrasive grains) by the chemical solution. In this case, a part of the first long via electrode 83 may be formed as a protruding portion protruding from the fourth insulating layer 16. Also, a part of the second long via electrode 84 may be formed as a protruding portion protruding from the fourth insulating layer 16.

[0185] 7P, a second base wiring layer 135 which serves as a base for the first upper wiring layer 61 and the second upper wiring layer 62 is formed on the fourth insulating layer 16. The step of forming the second base wiring layer 135 includes the steps of forming a first barrier layer 136, a main body layer 137, and a second barrier layer 138 in this order from above the fourth insulating layer 16.

[0186] The step of forming the first barrier layer 136 includes a step of forming a Ti layer and a TiN layer in this order on the fourth insulating layer 16. The Ti layer and the TiN layer may each be formed by a sputtering method. The step of forming the main body layer 137 includes a step of forming an AlCu alloy layer on the first barrier layer 136. The AlCu alloy layer may be formed by a sputtering method.

[0187] The step of forming the second barrier layer 138 includes the steps of forming a Ti layer and a TiN layer in this order on the main body layer 137. The Ti layer and the TiN layer may each be formed by a sputtering method.

[0188] 7Q, a mask 139 having a predetermined pattern is formed on the second base wiring layer 135. The mask 139 covers the region in the outer region 7 in the second base wiring layer 135 where the first upper wiring layer 61 and the second upper wiring layer 62 are to be formed, and has an opening 140 that exposes the other region.

[0189] Next, unnecessary portions of the second base wiring layer 135 are removed by an etching method via the mask 139. This divides the second base wiring layer 135 into the first upper wiring layer 61 and the second upper wiring layer 62. This also results in an insulating laminated structure 12 including the wiring circuit formation layer 21 and the resistor circuit formation layer 22 being formed on the first main surface 3 of the semiconductor layer 2. The mask 139 is then removed.

[0190] 7R, a passivation layer 106 is formed on the insulating stack structure 12. The passivation layer 106 includes silicon nitride. The passivation layer 106 may be formed by a CVD method.

[0191] Next, referring to Fig. 7S, trimming marks 38 are formed in predetermined regions of thin-film resistor 35 (see Fig. 5). In this process, a laser light irradiation method is used to remove (trimming) a portion of thin-film resistor 35, thereby forming trimming marks 38 in thin-film resistor 35. As a result, the resistance value of thin-film resistor 35 is adjusted to a desired value.

[0192] Next, referring to FIG. 7T, a photosensitive resin that will become the resin layer 107 is applied onto the passivation layer 106. The photosensitive resin may include at least one of polyimide, polyamide, and polybenzoxazole. The photosensitive resin is preferably made of polyimide or polybenzoxazole. Next, the photosensitive resin is selectively exposed to light and then developed. This forms the resin layer 107 having a plurality of openings 141 that will become the bases of the first pad opening 102 and the second pad opening 103.

[0193] 7U, unnecessary portions of passivation layer 106 are removed by etching via resin layer 107. This forms first pad opening 102 and second pad opening 103 that expose first upper wiring layer 61 and second upper wiring layer 62, respectively. Through the steps including those described above, electronic component 1 is manufactured.

[0194] Second Embodiment Fig. 8 is a cross-sectional view corresponding to Fig. 2, showing an electronic component 150 according to a second embodiment of the present disclosure. In the following, structures corresponding to those described for the electronic component 1 according to the first embodiment above are given the same reference numerals, and descriptions thereof will be omitted.

[0195] The electronic component 150 according to the second embodiment has a configuration in which the barrier layer 17 overlaps only a portion of the thin-film resistor 35. The barrier layer 17 overlaps the central region of the thin-film resistor 35, but does not overlap the end regions of the thin-film resistor 35. The barrier layer 17 is formed on the bottom surface 15d of the third insulating layer 15, but is not formed on the first surface 15a of the third insulating layer 15. More specifically, the barrier layer 17 may only have a portion embedded in the recess 15b of the third insulating layer 15, and the first surface 15a of the third insulating layer 15 is exposed from the barrier layer 17. As a result, a portion of the thin-film resistor 35 is in contact with the first surface 15a of the third insulating layer 15.

[0196] The fourth insulating layer 16 is in contact with the first surface 15a of the third insulating layer 15. Therefore, the first via electrode 23 and the second via electrode 24 are embedded in the third insulating layer 15. In addition, the first long via electrode 83 and the second long via electrode 84 are embedded in the third insulating layer 15 and the fourth insulating layer 16.

[0197] In such electronic component 150, barrier layer 17 also prevents the permeation of impurities contained in third insulating layer 15, making the surface resistance of thin-film resistor 35 less susceptible to the effects of impurities. As a result, the in-plane variation in the surface resistance of thin-film resistor 35 can be reduced.

[0198] Next, samples in which the present disclosure is embodied will be described. The present disclosure is not limited to the following samples. Fig. 9 is a cross-sectional view corresponding to Fig. 2 showing an electronic component 160 according to sample 3. Fig. 10 is a graph showing the in-plane variation of the surface resistance Rs of the thin-film resistor 35.

[0199] The reference example is an electronic component 160 that does not have a barrier layer 17, and in which a fourth insulating layer 16 is laminated on a third insulating layer 15. Sample 1 corresponds to the electronic component 1 according to the first embodiment shown in Fig. 2. Sample 2 corresponds to the electronic component 150 according to the second embodiment shown in Fig. 8.

[0200] As shown in FIG. 10, it was confirmed that the in-plane variation of the surface resistance Rs in the reference example exceeded 100%, whereas in sample 2 it was suppressed to 20% or less, and in sample 1 it was suppressed to 10% or less.

[0201] Third Embodiment FIG. 11 is a schematic plan view showing an electronic component 151 according to a third embodiment of the present disclosure, in which a thin-film resistor 35 according to the first embodiment is incorporated.

[0202] The electronic component 1 includes one resistive circuit 10 (thin film resistor 35) formed in the outer region 7. In contrast, referring to Fig. 11, the electronic component 151 includes a plurality (two or more; in this embodiment, four) resistive circuits 10 (thin film resistors 35) formed in the outer region 7. The number of resistive circuits 10 (thin film resistors 35) is arbitrary, and five or more may be formed depending on the form of the functional device.

[0203] Each of the multiple resistance circuits 10 (thin film resistors 35) is electrically connected to the device region 6 (functional device) via the wiring circuit formation layer 21. Each of the multiple resistance circuits 10 (thin film resistors 35) may be electrically connected to the device region 6 independently. At least two of the multiple resistance circuits 10 (thin film resistors 35) may be connected in parallel or in series to each other.

[0204] As described above, electronic component 151 can also provide the same effects as those described for electronic component 1.

[0205] The electronic component 1 according to the first embodiment, the electronic component 150 according to the second embodiment, and the electronic component 151 according to the third embodiment may have the electrical structure shown in Fig. 12. Fig. 12 is a circuit diagram showing the electrical structure according to a first embodiment example of the electronic component 1 according to the first embodiment and the electronic component 151 according to the second embodiment.

[0206] 12, the electronic component 1, 151 includes an operational amplifier circuit 201. The operational amplifier circuit 201 includes a positive power supply terminal 202, a negative power supply terminal 203, a non-inverting positive power supply terminal 204, an inverting positive power supply terminal 205, an output terminal 206, transistors TrA1 to TrA14 (semiconductor switching devices), and resistors RA1 to RA4 (passive devices).

[0207] A power supply voltage VDD is input to the positive power supply terminal 202. A reference voltage VSS is input to the negative power supply terminal 203. The reference voltage VSS may be a ground voltage. A non-inverting voltage VIN+ is input to the non-inverting positive power supply terminal 204. An inverting voltage VIN- is input to the inverting positive power supply terminal 205. The operational amplifier circuit 201 amplifies the difference voltage between the non-inverting voltage VIN+ and the inverting voltage VIN-, and outputs it from an output terminal 206. In other words, the operational amplifier circuit 201 is a differential operational amplifier circuit.

[0208] The transistors TrA1 to TrA14 are each formed in a device region 6 in the semiconductor layer 2. That is, the functional device formed in the device region 6 includes a circuit network formed by the transistors TrA1 to TrA14. The transistors TrA1 to TrA3 and TrA7 to TrA10 are each formed of a p-type MISFET. The transistors TrA4 to TrA6 and TrA11 to TrA14 are each formed of an n-type MISFET.

[0209] On the other hand, the resistors RA1 to RA4 are formed in the outer region 7 of the semiconductor layer 2.
