1. (a) a monovalent to tetravalent carboxylate salt composed of at least one cation selected from the group consisting of metal atoms and metalloid atoms and one or more carboxylate anions, or a complex composed of at least one cation selected from the group consisting of metal atoms and metalloid atoms and one or more β-diketones; (b) a resin having an acid labile group; (c) an acid generator; and (d) a weak acid inner salt that generates an acid that is weaker in acidity than the acid generated from the acid generator.
2. (a) a monovalent to tetravalent carboxylate salt composed of at least one cation selected from the group consisting of metal atoms and metalloid atoms and one or more carboxylate anions, or a complex composed of at least one cation selected from the group consisting of metal atoms and metalloid atoms and one or more β-diketones; (b) a resin having a structural unit having an acid labile group and a structural unit represented by formula (a2-A); (c) an acid generator; and (d) a salt that generates an acid that is weaker in acidity than the acid generated from the acid generator. 5. 5. The resist composition according to claim 1, wherein the acid dissociation constant pKa of the acid generated from the salt that generates an acid weaker in acidity than the acid generated from the acid generator is −3<pKa.
6. 6. The resist composition according to claim 1, wherein the salt that generates an acid weaker in acidity than the acid generated by the acid generator is a salt that generates a carboxylic acid.
7. The resist composition according to claim 2 or 3, or any one of claims 4 to 6 which cite claim 2 or 3, wherein the salt from which an acid weaker in acidity than the acid generated from the acid generator is generated is a weak acid inner salt.
