Description

TECHNICAL FIELDThe present invention relates to a composition including compounds each having a specific structure and a silver compound, a method of producing the composition, and a method of producing a silver film through use of the composition.BACKGROUND ART

[0002] A silver film has been used for a fine wiring of an electronic circuit, an imaging apparatus, a reflective material, or the like because the silver film is a useful member exhibiting a high reflectance and high conductivity among metal films. In the formation of the silver film through silver plating, it is required that a silver film having satisfactory adhesiveness and satisfactory surface flatness be formed in order to obtain high connection reliability.

[0003] As a composition used as a silver plating solution, many and various compositions have been reported. For example, in Patent Document 1, there is disclosed a non-silver cyanide plating bath containing a silver hydroxyalkanesulfonate, potassium iodide, and sulfanilic acid. In Patent Document 2, there is disclosed a silver plating bath containing silver isethionate, isethionic acid, and 3-aminopyrazole. In Patent Document 3, there is disclosed an electroless tin-silver alloy plating bath containing tin 2-hydroxyethanesulfonate, silver methanesulfonate, 2-hydroxyethanesulfonic acid, and thiourea.CITATION LISTPatent Document

A substrate to be plated was immersed in each of the silver plating solutions. A product obtained by forming a NiB layer on a Si substrate having a SiO2 layer on its surface was used as the substrate to be plated. Next, a silver film was formed on the substrate to be plated by an electroless silver plating method under the following plating conditions.(Plating Conditions)(1) Liquid temperature: 25° C.

[0097] (2) Plating time: 3 minutes

[0098] In Evaluation Examples 1 to 10 and Comparative Evaluation Examples 1 to 7, as illustrated in FIG. 1, the surface of a silver film 1 formed on the surface of a substrate 2 to be plated was observed with a scanning probe microscope (manufactured by BRUKER, model number: MultiMode 8). Thus, the roughness Ra of the surface of the silver film 1 was measured. In addition, the presence or absence of peeling of the resultant silver film was visually observed. The results are shown in Table 3.TABLE 3SilverPresence orplatingRaabsence ofsolution(nm)peelingEvaluation Example 1Example 11.0AbsentEvaluation Example 2Example 21.3AbsentEvaluation Example 3Example 31.3AbsentEvaluation Example 4Example 41.4AbsentEvaluation Example 5Example 51.4AbsentEvaluation Example 6Example 61.2AbsentEvaluation Example 7Example 71.5AbsentEvaluation Example 8Example 81.1AbsentEvaluation Example 9Example 91.5AbsentEvaluation Example 10Example 101.8AbsentComparative EvaluationComparative3.5PresentExample 1Example 1Comparative EvaluationComparative2.2PresentExample 2Example 2Comparative EvaluationComparativeFails to form—Example 3Example 3silver filmComparative EvaluationComparative2.6PresentExample 4Example 4Comparative EvaluationComparative2.9PresentExample 5Example 5Comparative EvaluationComparative4.0PresentExample 6Example 6Comparative EvaluationComparative3.7PresentExample 7Example 7

[0099] A lower value of the Ra of the silver film indicates that a silver film more

[0100] excellent in surface flatness was able to be formed. In addition, a case in which the peeling of the silver film is absent indicates that a silver film excellent in adhesiveness was able to be formed. It was found from the results of Table 3 that, in each of Evaluation Examples 1 to 10, the peeling of the silver film was absent, and the silver film excellent in surface flatness was able to be formed as compared to each of Comparative Evaluation Examples 1 to 7. In particular, it was found that, in each of Evaluation Example 1, Evaluation Example 6, and Evaluation Example 8, the silver film particularly excellent in surface flatness was able to be formed.

[0101] As described above, it was found that the silver film excellent in adhesiveness and surface flatness was able to be formed on the substrate to be plated by the silver plating method using the composition of the present invention.EXPLANATION ON NUMERALS1 silver film
