[0001] Certain aspects of the present disclosure generally relate to a system and methods used in semiconductor device manufacturing. More specifically, certain aspects of the present disclosure relate to techniques for collection of slurry during wafer polishing.

[0003] Chemical mechanical polishing is an important process in semiconductor fabrication. CMP is used to achieve a flat surface on a wafer using a combination of chemical reactions and mechanical force. CMP smooths and planarizes the wafer surface, removing imperfections and excess materials. CMP uses a slurry, which is a mixture of abrasive particles in a chemical solution that aids in the removal of wafer materials in a manner that provides precision.SUMMARY

[0016] Certain aspects of the present disclosure are directed towards a slurry collection apparatus for a chemical mechanical polishing (CMP) apparatus used during a planarizing process of one or more wafers. While an example CMP apparatus is described herein to facilitate understanding, the slurry collection apparatus can be implemented for any suitable CMP apparatus. The slurry collection apparatus may include one or more nozzles and one or more supporting elements that provide positional adjustability for the one or more nozzles. The nozzles may be placed at an angle within a trench for slurry collection, as described in more detail herein.

[0017] FIG. 1 is a schematic perspective view of a chemical mechanical polishing apparatus 20. The polishing apparatus 20 includes a lower machine base 22 with a tabletop 28 mounted thereon. The tabletop 28 may support a series of polishing stations, including a first polishing station 25a, a second polishing station 25b, a final polishing station 25c, and a transfer station 27. The transfer station 27 serves multiple functions, including, for example, receiving individual substrates 10 from a loading apparatus (not shown) , washing the substrates, loading the substrates into carrier heads 80, receiving the substrates 10 from the carrier heads 80, washing the substrates 10 again, and transferring the substrates 10 back to the loading apparatus.

[0018] Each polishing station 25a-25c includes a rotatable platen 30 having a polishing pad 100 or 110 disposed thereon. Each platen 30 may be a rotatable aluminum or stainless steel plate connected to a platen drive motor (not shown) . The polishing stations 25a-25c may include a pad conditioner apparatus 40. The pad conditioner apparatus 40 has a rotatable arm 42 holding an independently rotating conditioner head 44 and an associated washing basin 46. The pad conditioner apparatus 40 maintains the condition of the polishing pad so that it will effectively polish the substrates. Each polishing station may include a conditioning station if the CMP apparatus is used with other pad configurations.

[0019] The polishing stations 25a-25c may each have a slurry / rinse arm 52 that includes two or more supply tubes to provide one or more chemical slurries and / or water to the surface of the polishing pad. The slurry / rinse arm 52 delivers the one or more chemical slurries in amounts sufficient to cover and wet the entire polishing pad. Each slurry / rinse arm 52 also includes several spray nozzles (not shown) that can provide a high-pressure fluid rinse on to the polishing pad at the end of each polishing and conditioning cycle. Furthermore, two or more intermediate washing stations 55a, 55b, and 55c may be positioned between adjacent polishing stations 25a, 25b, and 25c to clean the substrate as it passes from one station to the next.

[0020] A rotatable multi-head carousel 60 is positioned above the lower machine base 22. The carousel 60 includes four carrier head systems 70a, 70b, 70c, and 70d. Three of the carrier head systems receive or hold the substrates 10 by pressing them against the polishing pads 100 or 110 disposed on the polishing stations 25a-25c. One of the carrier head systems 70a-70d receives a substrate from and delivers a substrate 10 to the transfer station 27. The carousel 60 is supported by a center post 62 and is rotated about a carousel axis 64 by a motor assembly (not shown) located within the machine base 22. The center post 62 also supports a carousel support plate 66 and a cover 68.

[0021] The four carrier head systems 70a-70d are mounted on the carousel support plate 66 at equal angular intervals about the carousel axis 64. The center post 62 allows the carousel motor to rotate the carousel support plate 66 and orbit the carrier head systems 70a-70d about the carousel axis 64.

[0024] FIGs. 2 and 3 are different perspectives of a semiconductor processing device 200 having a manifold assembly 290 for slurry collection, in accordance with certain aspects of the present disclosure. As shown in FIG. 2, the manifold assembly 290 may be mounted on a polisher 201 (e.g., chemical mechanical polishing apparatus) , as shown. The platen 212 may rotate in the polishing station 230. As shown, a trench 210 may exist adjacent to the platen 212 and an outerwall 231 of the polishing station 230, implementing a catch basin. The catche basin including the outerwall 231 and the trench 210 may be secured to the platen 212 and spin along with the platen 212. In some implementations, the catch basin may not be secured to the platen 212 and may be stationary while the platen spins. The manifold assembly 290 may support one or more nozzles such as the nozzles 302, 304 shown in FIG. 3. The assembly 290 may facilitate adjustment of the location of the one or more nozzles such that a bottom end of the one or more nozzles for collection of slurry is placed within the trench. For example, as shown in FIG. 3, the bottom of nozzle 302 (and / or nozzle 304) may be 0.2 mm to 0.7 mm from the bottom of the trench. Each nozzle may be positioned close to the center of the trough channel to avoid (or at least reduce) nozzle wear, contamination, and slurry spills. During CMP, slurry may be delivered on the platen 212, which eventually flows  within the trench 210. The one or more nozzles may be used to collect the slurry to be reused.

[0025] The location of the one or more nozzles may be adjustable with multiple degrees of freedom. A vertical support element 240 may be used to support the nozzle 302. The supporting element 240 may be stationary (e.g., does not rotate with the platen 212) . The connection elements 216, 214 are used to couple the vertical support element 240 to a horizontal support element 242 of the assembly 290 in a manner that allows for the location of the nozzle 302 to be adjusted in a first dimension (e.g., x dimension) with respect to the horizontal support element 242. The connection elements 218, 220 are used to couple the vertical support element 240 to another vertical support element 250 used to support the nozzle 304. The supporting element 250 may be stationary (e.g., does not rotate with the platen) . The connection elements 218, 220 allows for the location of the nozzle 304 to be adjusted in the first dimension (e.g., x dimension) with respect to the vertical support element 242. The connection elements 202, 204 are used to couple the supporting element 240 to a support element 360 (shown in FIG. 3) to which nozzle 302 may be removably coupled. Similarly, connection elements 206, 208 are used to couple the supporting element 250 to a support element 362 (shown in FIG. 3) to which nozzle 304 may be removably coupled. The connection elements 202, 204 allow for adjustment of the location of the nozzle 302 in a second dimension (e.g., z dimension) and the connection elements 206, 208 allow for adjustment of the location of the nozzle 304 in the second dimension (e.g., z dimension) . The connection elements may be implemented using elongated openings (e.g., slots) to facilitate the location adjustments described herein.

[0026] Vacuum may be used to collect slurry via each nozzle. For example, the collected slurry via nozzle 302 may flow through the support element 360 and to a slurry storage container through one or more tubes such as tube 272. Nozzle 302 may be positioned first with respect to the slurry flow direction, and thus, may collect the slurry. Nozzle 304 may be positioned second with respect to the slurry flow direction, and thus, may collect any waste liquids in the trench. Waste liquids collected via nozzle 304 may flow through the support element 362 and to a storage  container through one or more tubes such as tube 274. The collected slurry may be processed so that the slurry may be reused. For example, the collected slurry may be filtered and dosed with acid to maintain a certain concentration level so that the processed slurry can be used again for polishing.

[0027] FIG. 4 illustrates nozzles 302, 304 disposed at an angle with respect to a slurry flow direction, in accordance with certain aspects of the present disclosure. As shown, the nozzles 302, 304 may be angled towards the slurry flow direction (e.g., platen rotation direction) , increasing the collection efficiency of the nozzles. Each of the nozzles may have an angle that is between 5 and 30 degrees with respect to the vertical axis (e.g., z direction) , as shown. In some aspects, the nozzle 302 that is laterally positioned first with respect to the slurry flow direction may be used for slurry collection, and the nozzle 304 that is laterally positioned second with respect to the slurry flow direction may be used for waste liquids collection, as described. That is, the first nozzle 302 may collect the slurry in the trench 210 and any remaining waste liquids may be collected by the second nozzle 304. In some aspects, the first nozzle 302 may be turned on to collect the slurry while the second nozzle 304 is off. After slurry collection, a rinsing fluid may be added to clean the platen. The second nozzle 304 may be turned on to collect the rinsing fluid as waste liquid.

[0028] FIG. 5 illustrates connection elements to set the angles of nozzles in accordance with certain aspects of the present disclosure. For example, as shown, one lateral side of the nozzle 302 may be coupled higher to the supporting element 240 using the connection element 202 as compared to another lateral side of the nozzle 302 such that the nozzle is positioned at an angle with respect to the vertical axis.

[0030] FIG. 7 illustrates tubing for providing vacuum and facilitating slurry collection from trenches associated with multiple platens, in accordance with certain aspects of the present disclosure. For example, tube 702 may be coupled to a vacuum line and a tank (e.g., for slurry or waste liquids collection) . The tube 702 may be coupled to multiple tubes 704, 706, 708 that may be coupled to respective nozzles for different platens (platens 1-3) . In some aspects, the tubing for the different nozzles may run in parallel, as shown. The length of the tubing to each of the nozzles (e.g., length of tubing from the vaccum to each nozzle) may be the same so that the slurry collection can be consistent for the different platens. For instance, if the tube 704 to platen 1 was longer than the tube 706 to platen 2, the friction losses for slurry collection from platen 1 may be greater than the friction losses for slurry collection from platen 2. Therefore, a lesser amount of slurry may be collected for platen 1.

1.An apparatus for substrate polishing, comprising:a polishing station including a first platen and a first trench adjacent to the first platen; anda first nozzle having a bottom end positioned within the first trench and configured to collect slurry from within the first trench, wherein the first nozzle is positioned at an angle towards a slurry flow direction within the first trench.2.The apparatus of claim 1, wherein the first trench is fixed to the polishing station and rotates in a first direction with the polishing station during polishing, the first direction being same as the slurry flow direction.3.The apparatus of claim 1, further comprising at least one first supporting element coupled to the first nozzle and configured to support a bottom end of the first nozzle within the first trench.4.The apparatus of claim 3, wherein the at least one first supporting element is configured to support the first nozzle such that the bottom end of the first nozzle is 0.4 to 0.6 millimeters from a bottom surface of the first trench.5.The apparatus of claim 3, wherein the at least one first support element is configured to provide adjustability with respect to a position of the first nozzle with one or more degrees of freedom.6.The apparatus of claim 3, wherein the at least one first support element is configured to provide adjustability of an angle of the first nozzle with respect to a direction of slurry flow within the first trench.7.The apparatus of claim 1, wherein the angle is between 5 and 30 degrees with respect to a vertical axis.8.The apparatus of claim 7, wherein the angle is between 20 and 25 degrees with respect to a vertical axis.9.The apparatus of claim 1, wherein the first nozzle is removably coupled to at least one first support element.10.The apparatus of claim 1, further comprising:a second nozzle; andat least one second supporting element coupled to the second nozzle and configured to support a bottom end of the second nozzle within the first trench.11.The apparatus of claim 10, wherein the second nozzle is positioned adjacent to the first nozzle.12.The apparatus of claim 10, wherein the second nozzle is positioned at an angle towards a waste liquid flow direction within the first trench.13.The apparatus of claim 1, further comprising:a second platen;a second trench adjacent to the second platen;at least one first tube between a vacuum and the first nozzle; andat least one second tube between the vacuum and a second nozzle configured to collect slurry from the second trench, wherein the second nozzle is positioned at an angle towards a waste liquid direction within the first trench.14.The apparatus of claim 13, wherein a length of the at least one first tube between the vacuum and the first nozzle is the same as a length of the at least one second tube between the vacuum and the second nozzle.15.A method for slurry collection, comprising:providing slurry on a first platen of a polishing station to polish a substrate, wherein the slurry flows to a first trench adjacent to the first platen; andcollecting at least a portion of the slurry from the first trench via a first nozzle, , wherein the first nozzle is positioned at an angle towards a slurry flow direction within the first trench.16.The method of claim 15, further comprising processing at least the portion of the slurry collected from the first trench to be reused for polishing.17.The method of claim 15, wherein a position of the first nozzle is adjustable with one or more degrees of freedom via at least one first supporting element.18.The method of claim 15, wherein an angle of the first nozzle is adjustable with respect to a direction of slurry flow within the first trench via at least one first supporting element.19.The method of claim 15, wherein the first nozzle is positioned at an angle towards a slurry flow direction within the first trench.20.The method of claim 15, further comprising collecting at least a portion of waste liquid from the first trench via a second nozzle, wherein the second nozzle is supported via at least one second supporting element such that a bottom end of the second nozzle is within the first trench.21.The method of claim 15, wherein:at least the portion of the slurry is collected through at least one first tube between a vacuum and the first nozzle; andthe method further comprises collecting at least a portion of slurry in a second trench through at least one second tube between the vacuum and a second nozzle.22.An apparatus for slurry collection, comprising:a polishing station including a first platen and a first trench adjacent to the first platen;a first nozzle configured to collect slurry from within the first trench; andat least one first supporting element coupled to the first nozzle and configured to support a bottom end of the first nozzle within the first trench such that the first nozzle is positioned at an angle with respect to a vertical axis, wherein the first nozzle is positioned at an angle towa
