[0003] The current invention relates to a solid coating on a membrane of a sensor for measuring pressure comprising at least one layer of a metal oxide and at least one layer of a metal fluoride or metal oxyfluoride . The invention further pertains to a membrane coated with the present coating, to a use of the coating for protecting a membrane and to a method for coating a membrane with the instant coating, in particular for protecting the membrane against erosion, corrosion, oxidation or fluorination .
[0004] DESCRIPTION OF THE RELATED ART
[0005] Materials that are exposed to reactive chemical species , for example plasma-exposed materials , are prone to react with these chemical species in undesired ways . To avoid such reactions , the materials can be protected from reactive species by choosing resistant materials or by applying suitable coatings on the materials . While many di f ferent coatings are known in the art , it remains a challenge to protect materials against multiple di f ferent reactive species . Furthermore , coatings on materials can adversely alter the materials ' properties or function, in particular when used in measuring devices such as pressure sensors , and these coatings may be di f ficult to apply .

[0007] It is an obj ective of the present invention to provide means for protecting materials of pressure sensors against

For example, the multilayer arrangement reduces or inhibits the diffusion of oxygen and thereby protects materials coated with the multilayer arrangement, e.g. from corrosion. Furthermore, the multilayer arrangement prevents reactions with fluorine (radicals) on materials coated with the multilayer arrangement. Also, the multilayer arrangement still enables precise pressure measurements with the pressure sensor.
[0014] The multilayer arrangement comprises at least two layers in a layer stack which means that at least two layers (i.e. one first and one second layer) of the multilayer arrangement are positioned such that their largest surfaces face each other. For easier reading, this is termed "stacked on top of each other" (see Figure 1) . Additionally, two layers (two first layers, two second layers or one first and one second layer) can be arranged such that their smallest surfaces face each other. For easier reading, this is termed "arranged next to each other" (see Figures 1 d) and e) ) . The first and second layer are arranged in a layer stack, i.e. they are positioned such that their largest surfaces face each other. This is termed "stacked on top of each other" herein. The first (2) and second layer (3) are in direct contact in this example, which means that they adhere to each other, for example by chemical bonds. The layers are depicted with the same thickness for illustrating purposes only. The gauge further comprises at least partially opposing capacitor electrodes (10) and (10' ) . The electrode (10' ) can be part of or coated on the membrane, and the electrode (10) can be coated on the surface of the housing (8) . The gauge (6) can be a capacitive diaphragm pressure measuring cell as described in WO 2014 / 102035 (see, in particular cell (20) with membrane (2) in Fig. 1 and Figs. 2a-c therein) . The gauge is open to or in fluid communication with the space in which a pressure is measured, e.g. a processing environment (bottom of the figure) . At least part of the internal surfaces of the gauge (6) are coated with a solid multilayer arrangement (1) according to the present invention. For example, at least part of the surfaces of the gauge that are exposed to a process environment can be coated whereas the surfaces within the gauge that are not in contact with the process environment are not necessarily coated. In the example shown here, a space (11) with reference pressure is enclosed in a vacuum- tight way by the housing (9) , the (ceramic or metallic) membrane (7) and the (glass-) bond (9) . As implemented in the example shown in Figure 3, the surfaces exposed to this space (11) need not to be covered by the solid multilayer arrangement. On the opposite side of the membrane, there is the measuring space (12) , which may become exposed to

The surface of the membrane facing towards the measuring space (12) , as well as adjacent surfaces of the (glass-) bond (9) and of the housing, also facing towards the measuring space (12) , are protected by a continuous coating formed of the solid multilayer arrangement (1) according to the invention. Although Figure 3 shows that all surfaces that are exposed to a process environment are coated, the area of coating can be varied, e.g. according to the materials of the surfaces. For example, the membrane (2) and the exposed surface of the bond (9) can be coated together with the housing (8) , or each of these components can be coated individually .

In this example, the substrate 4 is composed of crystallites sintered together. The crystallites are symbolically indicated as polygons touching each other. A coating in form of a solid multilayer arrangement 1 covers the substrate. The solid multilayer arrangement in this example comprises exactly two layers, namely a first layer (2) , which is in direct contact with the substrate (4) , and a second layer (3) , which is arranged on top of the first layer and forms a boundary to the environment of the coated substrate. The first layer and the substrate are composed of the same metal oxide or metalloid oxide, as symbolically indicated by the same diagonal hatching, however, the first layer is an amorphous layer, being free of crystallites. The substrate and the first layer may e.g., be composed of AI2O3. The first layer may to a certain degree level out an unevenness stemming from the crystallites of the substrate, but may still have a slightly uneven outer surface, as indicated by the slightly wavy upper boundary. The second layer, in this case consisting of an amorphous metal fluoride, e.g. of MgF2, is in direct contact with the first layer and covers an upper side of the first layer completely .

[0094] The measurement signal (in mV) of a capacitive diaphragm gauge having a ceramic membrane that was coated on the side exposed to the environment in which the pressure was measured with a first layer of AI2O3 (200 nm thickness, positioned on the ceramic membrane) and a second layer of
[0095] P220871 (PCT) Mgp2 (50 nm thickness, positioned on the first layer) was monitored at a constant pressure during a period of 45 hours while the membrane was exposed to fluorine radicals on the coated side of the membrane. The measurement signal was compared to the signal generated by the same capacitive diaphragm gauge with a membrane only coated with 200 nm of AI2O3 under the same conditions as a control. After about 4 hours, it could be observed that the measurement signal of the control gauge (200 nm of AI2O3 coating only) drifted significantly, whereas the measurement signal of the gauge with the membrane coated with both AI2O3 and Mgp2 did not shift significantly (see Figure 5) . Hence, the coating with both AI2O3 and MgF2 protected the membrane from the fluorine radicals and enabled a stable signal over a period of at least 45 hours.

Claims
CLAIMS1. A metallic or ceramic membrane (4) of a sensor for measuring pressure, wherein the metallic or ceramic membrane is at least partially coated with a solid multilayer arrangement (1) comprising at least two layers in a layer stack, wherein a first layer (2) comprises a metal oxide or a metalloid oxide, a second layer (3) comprises a metal fluoride or metal oxyfluoride, and the first and second layer are optionally in direct contact with each other.
2. The metallic or ceramic membrane (4) according to claim1, wherein the first (2) and / or second (3) layer is / are amorphous; and / or the metal oxide is an oxide of aluminum, yttrium, zirconium, hafnium or a combination thereof, and / or the metal fluoride or metal oxyfluoride is a fluoride or oxyfluoride of a rare-earth metal, of an alkaline earth metal or of a combination thereof, optionally of magnesium or calcium.
3. The metallic or ceramic membrane (4) according to claim1 or 2, whereinP220871 (PCT)the metal oxide is AI2O3, Y2O3, Y3AI5O12, ZrCt or HfCt; and / or the metal fluoride or oxyfluoride is MgF2, CaF2, YF2C2,YF3, YbF3, LaF3, LiF, YOF, A1OF, TiOF2, or LaOF, including combinations thereof.

The metallic or ceramic membrane (4) according to any of claims 1 to 3, wherein the thickness of the first layer (2) is about 1 nm to 500 nm, optionally 150 nm to 300 nm or 200 nm to 250 nm, and / or the thickness of the second layer (3) is about 1 nm to 500 nm, optionally 1 nm to 200 nm, optionally 5 nm to 60 nm or 30 nm to 50 nm.
5. The metallic or ceramic membrane (4) according to any of claims 1 to 4, wherein the first layer (2) is positioned closer to the metallic or ceramic membrane (4) than the second layer (3) , optionally wherein the metallic or ceramic membrane (4) is in direct contact with the first layer (2) ; optionally wherein the ceramic membrane (4) is an AI2O3- or borosilicate-comprising membrane, optionally, wherein the ceramic membrane (4) is a sintered ceramic membrane, optionally a sintered AI2O3- comprising membrane.
6. The metallic or ceramic membrane (4) according to claim 5, wherein the metallic or ceramic membrane is a measuring surface of the sensor for measuring pressureP220871 (PCT)optionally wherein the sensor is a vacuum sensor, optionally a sensor selected from a capacitive diaphragm gauge (CDG) , a Pirani gauge, an ionization vacuum gauge and an optical emission spectroscopy sensor .
7. The metallic or ceramic membrane (4) according to claim 5 or 6, wherein the metallic or ceramic membrane is the membrane of a capacitive diaphragm gauge (CDG) .
8. A sensor for measuring pressure, optionally a vacuum sensor, optionally a sensor selected from a capacitive diaphragm gauge (CDG) , a Pirani gauge, an ionization vacuum gauge and an optical emission spectroscopy sensor, comprising the metallic or ceramic membrane (4) according to any of claims 1 to 4.
9. A capacitive diaphragm gauge (6) having a ceramic membrane (4,7) , a housing (8) , optionally a ceramic housing, and a silicate-based glass bond (9) establishing a vacuum-tight bond between the ceramic membrane and the housing, wherein the ceramic membrane, the glass bond and the housing are at least partially coated with the solid multilayer arrangement (1) as defined in any of claims 1 to 4.
10. A use of the multilayer arrangement (1) as defined in any of claims 1 to 4 for protecting a metallic orP220871 (PCT)ceramic membrane of a sensor for measuring pressure against erosion, corrosion, oxidation or fluorination, optionally for protecting a metallic or ceramic membrane of a sensor for measuring pressure against a chemical reaction with fluorine radicals.
11. The use according to claim 10, wherein the solid multilayer arrangement (1) is for protecting against a chemical reaction with f luorine-comprising plasma, optionally an NF3 and / or CF4 plasma, or against thermally activated HF or CIF3.
12. A method for coating a metallic or ceramic membrane (4) of a sensor for measuring pressure with a solid multilayer arrangement (1) as defined in any of claims1 to 4, comprising the steps: i. providing a metallic or ceramic membrane (4) of a sensor for measuring pressure, optionally the metallic or ceramic membrane (4) as defined in any of claims 5 to 7 , ii. coating the metallic or ceramic membrane (4) with the first layer (2) of the solid multilayer arrangement (1) , optionally by atomic layer deposition, iii. coating the first layer (2) of step ii. with the second layer (3) , optionally by atomic layer deposition, and iv. optionally repeating steps ii. and iii., wherein the first (2) and second layer (3) are optionally coated alternatingly .P220871 (PCT)13. A coated metallic or ceramic membrane of a sensor for measuring pressure (4) obtained or obtainable from the method according to claim 12.

A method for protecting a metallic or ceramic membrane of a sensor for measuring pressure (4) against erosion, corrosion, oxidation or fluorination, optionally for protecting a metallic or ceramic membrane of a sensor for measuring pressure against a chemical reaction with fluorine radicals, the method comprising the steps: i. providing a metallic or ceramic membrane of a sensor for measuring pressure (4) , optionally the metallic or ceramic membrane as defined in any of claims 5 to 7, ii. coating the metallic or ceramic membrane (4) with the first layer of the solid multilayer arrangement (1) , optionally by atomic layer deposition, iii. coating the first layer (2) of step ii. with the second layer (3) , optionally by atomic layer deposition, and iv. optionally repeating steps ii. and iii., wherein the first (2) and second layer (3) are optionally coated alternatingly .
15. The method according to claim 14, wherein the method further comprises the step: v. exposing the coated metallic or ceramic membrane (4) after step iv. to erosive, corrosive, or oxidative conditions, optionally to an oxidation source,P220871 (PCT)optionally oxygen, or fluorine radicals, optionally an NF3 and / or CF4 plasma, or thermally activated HF or C1F3.P220871 (PCT)
