Description

Technical Field

[0001] The present disclosure relates to a water-soluble composition and a water-soluble layer formed therefrom, and more particularly to a water-soluble composition having excellent flatness and release properties and a water-soluble layer formed therefrom. Background Art

[0002] With the development of high integration and high density of semiconductor integrated circuits, the precision requirements for various fine pattern sizes in the patterning process are also increasing.

[0003] Generally speaking, various fine patterns are formed using "photolithography", which forms a photoresist layer on a substrate through methods such as spin coating, and then transfers the mask pattern to the photoresist layer through subsequent exposure and development steps, and then forms a pattern on the substrate through an etching step. In order to reduce the pattern size and improve the accuracy of the pattern size, a reduced projection exposure machine (stepper) is usually used in photolithography.

[0004] However, in this method of using only a photoresist layer, as the pattern size decreases and the precision increases, it becomes increasingly difficult to maintain its dimensional stability. One of the reasons is that the focal depth decreases due to the reduction in pattern size. To solve this problem, a method of directly or indirectly setting a water-soluble layer on the photoresist layer has been developed to improve the contrast when the pattern is formed by photolithography. This method is called contrast enhancement photolithography or contrast enhancement layer.

[0005] For the above method, it is most desirable that the water-soluble layer can be stripped directly using the developer unit without any adjustment to the existing device. In the developer unit currently used for the positive photoresist layer, the solutions used are alkaline aqueous solution as the developer and pure water as the washing solution. Therefore, the water-soluble composition used to make the water-soluble layer is preferably one that can be easily removed directly using these solutions.

[0006] However, in order to improve the production efficiency of semiconductor processes, as the area of the silicon substrate increases, the area that the water-soluble composition must cover also increases, resulting in a serious shortage of effective coating area, affecting the flatness of the water-soluble layer formed by the overall water-soluble composition on the photoresist layer, thereby making it difficult to form a photoresist pattern.

[0007] However, it is difficult to achieve both flatness and release properties of the water-soluble layer in the prior art. To solve the flatness problem, a surfactant can be used. However, as the amount of surfactant used increases, the release property will decrease due to the variation of hydrophilic and hydrophobic properties, making it difficult to form a photoresist pattern. Summary of the invention

[0008] In order to solve the above problems, the main purpose of the present invention is to provide a water-soluble composition, which can not only improve the flatness of the water-soluble layer formed on the substrate or the photoresist layer, but also take into account the release property.

[0099] The preparation method of the water-soluble composition disclosed herein is not particularly limited. It only requires that the above components are uniformly dissolved in the solvent (D). The water-soluble composition can be prepared by any common method.

[0100] Application of water-soluble compositions

[0101] The present invention further provides a water-soluble layer formed by the water-soluble composition.

[0102] The present invention further provides a use of a water-soluble layer, which is used to enhance the contrast when forming a pattern using yellow light lithography technology. That is, the water-soluble layer can be used as a contrast enhancement layer.

[0103] The present invention further provides a method for manufacturing a semiconductor device, comprising:

[0104] Providing a substrate and a photoresist layer, wherein the photoresist layer is disposed on the substrate;

[0105] forming a water-soluble layer on the photoresist layer with the water-soluble composition;

[0106] exposing the water-soluble layer and the photoresist layer; and

[0107] The water-soluble layer and the exposed portion of the photoresist layer are removed to form a photoresist pattern.

[0108] The photoresist layer may be directly or indirectly disposed on the substrate, and the water-soluble layer may be directly or indirectly disposed on the photoresist layer. The water-soluble layer may be formed in any manner, for example, the water-soluble composition may be coated (e.g., spin-coated) on the photoresist layer, and may be dried (e.g., air-dried and / or heated) to form the water-soluble layer. When performing exposure, a light source corresponding to the photoresist layer (e.g., ultraviolet light of a specific wavelength) may be used to irradiate the water-soluble layer and the photoresist layer through a photomask of a specific pattern, so that the exposed portion of the water-soluble layer fades, and the light can reach the photoresist layer through its faded portion, thereby achieving an effect of enhancing contrast.

[0109] After exposure, the water-soluble layer can be washed and removed with a washing liquid (e.g., water), and the exposed portion of the photoresist layer can be removed with a developer (e.g., a TMAH developer, a KOH developer). In one embodiment, if the water-soluble layer is soluble in the developer, the developer can also be used to remove the water-soluble layer and the exposed portion of the photoresist layer at the same time. In one embodiment, the above-mentioned manufacturing method is used for the formation of positive photoresist. In addition, since the water-soluble layer has the effect of improving contrast, it is particularly beneficial to the pattern formation of lithography (reduction projection method).

[0110] Specifically, in the method for manufacturing the semiconductor device, the steps of forming a water-soluble layer with the water-soluble composition of the present invention and forming a photoresist pattern can be as follows: Figure 1 Or as shown in 2.

[0111] Figure 1 The water-soluble layer is directly formed on the photoresist layer. First, a photoresist layer 2 is formed on a substrate 1 such as a silicon chip by spin coating or the like, and then the water-soluble composition of the present invention is coated on the photoresist layer 2 by spin coating or the like to form a water-soluble layer 3. Then, by a reduced projection method, ultraviolet rays 4 of a specific wavelength are used to form a predetermined pattern shape (e.g. Figure 1The water-soluble layer 3 (part A) is exposed to light to discolor the part A of the water-soluble layer 3. At the same time, the part A of the photoresist layer 2 is exposed to light, and the water-soluble layer 3 is removed with water. The photoresist layer 2 is developed with a developer to form a photoresist pattern 5.

[0112] Figure 2 In the example, an intermediate layer 6 made of a neutral substance (e.g., polyvinyl alcohol) is provided between the photoresist layer and the water-soluble layer to separate the photoresist layer and the water-soluble layer. At this time, since the water-soluble composition of the present invention is soluble in water, the water-soluble layer 3 and the intermediate layer 6 can be directly washed with water without generating scum.

Thereafter, the positive photoresist layer was pre-baked at 100°C for 5 minutes in air using a hot plate. Next, the water-soluble composition of the embodiment and the comparative example was coated on the pre-baked positive photoresist layer using a 1500rpm spin coater to form a water-soluble layer with a film thickness of 0.5um. Thereafter, the maximum step difference of the water-soluble layer was measured using a stylus-type film thickness meter as an indicator of flatness. The evaluation criteria are as follows:

[0148] ◎: Maximum step difference ≦20nm

[0149] ○: 20nm<maximum step difference≦30nm

[0150] △: 30nm<maximum step difference≦40nm

[0151] X: Maximum step difference>40nm

[0152] Release

[0153] The film thickness of the pre-baked positive photoresist layer obtained in the above flatness is measured by an optical film thickness meter (Hongming Technology, MFS-630-F), and the value of La can be obtained. Then, the water-soluble composition of the embodiment and the comparative example is coated on the above-mentioned pre-baked positive photoresist layer using a rotary coater to form a water-soluble layer including a positive photoresist layer and a film thickness of 0.5um. Then, it is heated at 105°C for 3 minutes. Then, an alkaline developer (2.38% TMAH developer) is added to the water-soluble layer and placed at 23°C for 15 seconds. The development process is repeated 5 times, and the film thickness of the developed coating (that is, only the positive photoresist layer and the residual water-soluble layer) is measured to obtain L. b According to L b / L a The percentage value of is used as the index of release property. The evaluation criteria are as follows.

[0154] ◎:98≦L b / L a ≦102%

[0155] ○:95≦L b / L a <98%, or 102<L b / L a ≦105%

[0156] X:L b / L a <95%, or 105<L b / L a
