Claims
a plasma generating unit configured to generate plasma in the chamber; a substrate support within the chamber; an upper assembly disposed above the plasma processing space, the upper assembly including: an upper electrode disposed above the substrate support, the upper electrode having a plurality of first gas holes opening into the plasma processing space; an insulating ring surrounding the upper electrode; and a conductive ring disposed above a space between the substrate support and a sidewall of the chamber, the conductive ring having a plurality of second gas holes opening into the plasma processing space, the conductive ring surrounding the insulating ring; and a gas supply unit configured to supply gas to be discharged into the plasma processing space to the plurality of first gas holes and the plurality of second gas holes.
2. The plasma processing apparatus according to claim 1, wherein the radial distance from the central axis of said conductive ring and said substrate support part to the center point of each of said plurality of second gas holes is 200 mm or more and 250 mm or less.
3. The plasma processing apparatus of claim 2, wherein the conductive ring includes a gas hole formation region in which the plurality of second gas holes are formed, the radius of the inner edge of the gas hole formation region relative to the central axis is equal to or greater than the radius of the inner edge of the conductive ring, and the radius of the outer edge of the gas hole formation region relative to the central axis is equal to or less than half the sum of the radius of the inner edge and the radius of the outer edge of the conductive ring.
4. The plasma processing apparatus according to claim 3, wherein said conductive ring has no gas holes outside said gas hole forming region.
5. A plasma processing apparatus according to any one of claims 2 to 4, wherein the plurality of second gas holes are arranged along a plurality of concentric circles around the central axis.
6. A plasma processing apparatus according to any one of claims 2 to 4, wherein the radius of an inscribed circle centered on the central axis of one or more second gas holes located innermost among the plurality of second gas holes is larger than the radius of the outer periphery of the substrate support part.
7. A plasma processing apparatus according to any one of claims 1 to 4, wherein the gas supply unit includes: a first gas supply unit that supplies the gas to be discharged into the plasma processing space to the plurality of first gas holes; and a second gas supply unit that is independent of the first gas supply unit and that supplies the gas to be discharged into the plasma processing space to the plurality of second gas holes.
8. The plasma processing apparatus according to any one of claims 1 to 4, wherein the conductive ring is grounded.
9. The plasma processing apparatus according to claim 8, wherein the upper electrode is grounded.
10. The plasma processing apparatus according to any one of claims 1 to 4, wherein the substrate support portion includes a substrate support surface that supports a substrate, and the plurality of second gas holes extend obliquely downward toward an edge of the substrate support surface or an edge of a substrate placed on the substrate support surface.
11. The plasma processing apparatus according to any one of claims 1 to 4, wherein the conductive ring includes a lower surface that extends below a lower surface of the upper electrode, and the lower surface of the conductive ring provides open ends of the plurality of second gas holes.
12. A plasma processing apparatus as described in any one of claims 1 to 4, wherein the upper electrode includes: a top plate having the plurality of first gas holes; a first cooling member having a refrigerant flow path and arranged on the top plate; and a first heat transfer sheet sandwiched between the first cooling member and the top plate; and the upper assembly further includes: a second cooling member having a refrigerant flow path and arranged on the conductive ring; and a second heat transfer sheet sandwiched between the second cooling member and the conductive ring.
13. The plasma processing apparatus according to any one of claims 1 to 4, wherein the plasma generating section includes an RF power supply electrically coupled to the substrate support section.
14. An upper assembly disposed above a plasma processing space in a chamber of a capacitively coupled plasma processing apparatus, comprising: an upper electrode having a plurality of first gas holes opening into the plasma processing space and disposed above a substrate support in the chamber; an insulating ring surrounding the upper electrode; and a conductive ring having a plurality of second gas holes opening into the plasma processing space, surrounding the insulating ring, and disposed above a space between the substrate support and a sidewall of the chamber.
15. The upper assembly according to claim 14, wherein the radial distance from the central axis of said conductive ring to the center point of each of said plurality of second gas holes is not less than 200 mm and not more than 250 mm.
16. The upper assembly described in claim 15, wherein the conductive ring includes a gas hole forming region in which the plurality of second gas holes are formed, the radius of the inner edge of the gas hole forming region relative to the central axis is equal to or greater than the radius of the inner edge of the conductive ring, and the radius of the outer edge of the gas hole forming region relative to the central axis is equal to or less than half the sum of the radius of the inner edge and the radius of the outer edge of the conductive ring.
17. The upper assembly according to claim 16, wherein the conductive ring has no gas holes outside the gas hole forming region.
18. An upper assembly according to any one of claims 15 to 17, wherein the plurality of second gas holes are arranged along a plurality of concentric circles around the central axis.
19. An upper assembly as claimed in any one of claims 14 to 17, wherein the conductive ring is grounded.
20. The upper assembly of claim 19, wherein the upper electrode is grounded.

An upper assembly according to any one of claims 14 to 17, wherein the substrate support portion includes a substrate support surface that supports a substrate, and the plurality of second gas holes extend obliquely downward toward an edge of the substrate support surface or an edge of a substrate placed on the substrate support surface.
22. An upper assembly as described in any one of claims 14 to 17, wherein the conductive ring includes a lower surface that extends below a lower surface of the upper electrode, and the lower surface of the conductive ring provides open ends of the plurality of second gas holes.

An upper assembly as described in any one of claims 14 to 17, wherein the upper electrode includes: a top plate having the plurality of first gas holes; a first cooling member having a refrigerant flow path and disposed on the top plate; and a first heat transfer sheet sandwiched between the first cooling member and the top plate; and the upper assembly further includes: a second cooling member having a refrigerant flow path and disposed on the conductive ring; and a second heat transfer sheet sandwiched between the second cooling member and the conductive ring.
24. A plasma processing apparatus comprising: a chamber having a plasma processing space; a plasma generation unit configured to generate plasma in the chamber; a substrate support unit within the chamber; and an upper assembly disposed above the plasma processing space, the upper assembly having: a plurality of first gas holes above the substrate support unit opening toward the plasma processing space; and a plurality of second gas holes opening toward the plasma processing space radially outside the plurality of first gas holes relative to a central axis of the substrate support unit; and a gas supply unit configured to supply gas discharged into the plasma processing space to the plurality of first gas holes and the plurality of second gas holes, wherein the radial distance from the central axis of the substrate support unit to the center point of each of the plurality of second gas holes is 200 mm or more and 250 mm or less.
