Description

[Technical field]

[0001] The present disclosure relates to etching compositions and processes using the etching compositions. In particular, the present disclosure relates to etching compositions capable of selectively etching titanium nitride (TiN) without substantially forming a passive layer over the etched substrate. [Background technology]

[0002] The semiconductor industry is rapidly decreasing the dimensions and rapidly increasing the density of electronic circuits and electronic components in microelectronic devices, silicon chips, liquid crystal displays, MEMS (microelectromechanical systems), printed wiring boards, etc., in which the thickness of the insulating layers between each circuit layer when stacking or overlapping integrated circuits is constantly decreasing, and the feature sizes are becoming smaller. As the feature sizes decrease, the patterns are becoming smaller, and the device performance parameters are becoming more stringent and more robust. As a result, various problems that were previously tolerable are no longer tolerable or become more of a problem due to the smaller feature sizes.

[0003] In the production of advanced integrated circuits, both high-k and low-k dielectrics and an assortment of barrier layer materials have been used to minimize problems associated with increased density and optimize performance. Titanium nitride (TiN) is used for semiconductor devices, liquid crystal displays, MEMS (microelectromechanical systems), printed wiring boards, etc., and as a ground plane and capping layer for precious metal, aluminum (Al) and copper (Cu) interconnects. In semiconductor devices, titanium nitride can be used as a barrier metal, hard mask, or gate metal. In the construction of devices for these applications, there is often a need to etch TiN. In many types of applications and device environments for TiN, other layers contact or are otherwise exposed at the same time that the TiN is being etched. In the presence of these other materials (e.g., metal conductors, dielectrics, and hard masks), highly selective etching of TiN is essential for device yield and long life. Summary of the Invention [Means for solving the problem]

[0004] CROSS-REFERENCE TO RELATED APPLICATIONS This application claims priority from U.S. Provisional Application No. 62 / 799,079, filed January 31, 2019, the contents of which are incorporated by reference in their entirety into this disclosure.

[0005] The present disclosure is based on the unexpected discovery that certain etching compositions can selectively etch TiN without forming a CoOx hydroxide layer on the Co layer in a semiconductor device, thereby allowing subsequent Co etching without delay.

[0006] In one aspect, the disclosure features an etching composition that includes 1) at least one oxidizing agent, 2) at least one unsaturated carboxylic acid, 3) at least one metal corrosion inhibitor, and 4) water. In another aspect, the disclosure features a method that includes contacting a semiconductor substrate including TiN features with an etching composition described herein to remove the TiN features. do. In yet another aspect, the disclosure features an article formed by the method, the article being a semiconductor device (eg, an integrated circuit). DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS

[0007] For purposes of definition in this disclosure, all percentages stated should be understood to be weight percent based on the total weight of the composition, unless otherwise specified. Ambient temperature is defined to be between about 16 degrees Celsius (°C) and about 27 degrees Celsius (°C), unless otherwise specified. It is justified.

[0008] As defined in this disclosure, a "water-soluble" substance (e.g., a water-soluble alcohol, ketone, ester, ether, etc.) refers to a substance that has a solubility of 0.5% by weight or more (e.g., 1% by weight or more, or 5% by weight or more) in water at 25°C.

[0009] Tautomerization is defined in this disclosure as the formal migration of a hydrogen atom or proton accompanied by the switching of a single bond and an adjacent double bond. The description and claims also include tautomers of triazole compounds due to the low activation energy for tautomerization in the triazole ring system.

[0010] In general, the present disclosure features an etching composition (e.g., an etching composition for selectively removing TiN) that includes 1) at least one oxidizing agent, 2) at least one unsaturated carboxylic acid, 3) at least one metal corrosion inhibitor, and 4) water.

[0011] The etching compositions of the present disclosure can include at least one (e.g., two, three, or four) oxidizing agents suitable for use in microelectronic applications. Examples of suitable oxidizing agents include, but are not limited to, oxidizing acids or their salts (e.g., nitric acid, permanganic acid, or potassium permanganate), peroxides (e.g., hydrogen peroxide, dialkyl peroxide, urea hydrogen peroxide), persulfonic acids (e.g., hexafluoropropane persulfonic acid, methane persulfonic acid, trifluoromethane persulfonic acid, or p-toluene persulfonic acid) and their salts, ozone, percarboxylic acids (e.g., peracetic acid) and their salts, perphosphoric acid and its salts, persulfuric acid and its salts (e.g., ammonium persulfate or tetramethylammonium persulfate), perchloric acid and its salts (e.g., ammonium perchlorate, sodium perchlorate, or tetramethylammonium perchlorate), and periodic acid and its salts (e.g., periodic acid, ammonium periodate, or tetramethylammonium periodate). These oxidizing agents can be used alone or in combination.

Without wishing to be bound by theory, it is believed that the oxidizing agent promotes and enhances the removal of TiN on the semiconductor substrate (e.g., by forming a TiOx-type material that can be dissolved in the etching composition). Furthermore, without wishing to be bound by theory, it is believed that the oxidizing agent may form an oxide layer (e.g., CoOx) on exposed metal (e.g., Co) in the semiconductor substrate.

[0013] Generally, the etching compositions of the present disclosure can include at least one (e.g., two, three, or four) unsaturated carboxylic acid. [0020] Typically, the etching compositions of the present disclosure may include water as a solvent. In some embodiments, the water may be deionized and ultra-pure, free of organic contaminants, and have a minimum resistivity of about 4 to about 17 megaohms, or about 17 megaohms or greater. In some embodiments, the water is present in an amount of about 60% or more by weight (e.g., about 65% or more by weight, about 70% or more by weight, about 75% or more by weight, about 80% or more by weight, about 85% or more by weight, about 90% or more by weight, or about 95% or more by weight) to about 98% or less by weight (e.g., about 97% or less by weight, about 95% or less by weight, about 90% or less by weight, about 85% or less by weight, about 80% or less by weight, about 75% or less by weight, or about 70% or less by weight). Without wishing to be bound by theory, it is believed that an amount of water greater than 98% by weight of the composition may adversely affect the TiN etch rate and reduce TiN removal in the etching process. Also, without wishing to be bound by theory, it is believed that the etching compositions of the present disclosure should contain some water (e.g., about 60% by weight or more) to keep all other components dissolved and avoid degradation of etching performance.

[0021] In some embodiments, the etching compositions of the present disclosure can optionally further comprise at least one (e.g., two, three, or four) organic solvent, which can also be selected from the group consisting of water-soluble alcohols, water-soluble ketones, water-soluble esters, and water-soluble ethers.

[0032] In some embodiments, the at least one organic solvent may be about 2 wt % or more (e.g., about 4 wt % or more, about 5 wt % or more, about 6 wt % or more, about 8 wt % or more, or about 10 wt % or more) to about 20 wt % or less (e.g., about 18 wt % or less, about 16 wt % or less, about 15 wt % or less, about 14 wt % or less, about 12 wt % or less, or about 10 wt % or less) based on the total weight of the etching composition.

[0033] In some embodiments, the etching composition of the present disclosure may optionally further comprise at least one (e.g., two, three, or four) pH adjuster, such as an acid or a base. In some embodiments, the pH adjuster may be a metal ion-free base. Suitable metal ion-free bases include, but are not limited to, quaternary ammonium hydroxides (e.g., tetraalkylammonium hydroxides such as TMAH), ammonium hydroxide, monoamines (including alkanolamines), amidines (e.g., 1,8-diazabicyclo[5.4.0]-7-undecene (DBU) and 1,5-diazabicyclo[4.3.0]-5-nonene (DBN)), and guanidine salts (e.g., guanidine carbonate). In some embodiments, the base is not a quaternary ammonium hydroxide (e.g., tetraalkylammonium hydroxides such as TMAH).

[0034] In some embodiments, the pH adjuster may be an organic acid, such as a sulfonic acid (eg, methanesulfonic acid, trifluoromethanesulfonic acid, and p-toluenesulfonic acid).

[0035] In some embodiments, when the pH adjuster is an organic acid, the organic acid is not an unsaturated carboxylic acid or a saturated carboxylic acid containing one or more (e.g., two, three, or four) carboxyl groups (e.g., citric acid, oxalic acid, or acetic acid). In some embodiments, the pH adjuster is not a hydrogen halide.

[0036] In general, the pH adjuster in the etching composition of the present disclosure can be in an amount sufficient to adjust the pH of the etching composition to a desired value. In some embodiments, the pH adjuster can be about 0.01 wt % or more (e.g., about 0.05 wt % or more, about 0.1 wt % or more, about 0.5 wt % or more, about 1 wt % or more, or about 2 wt % or more) to about 6 wt % or less (e.g., about 5.5 wt % or less, about 5 wt % or less, about 4 wt % or less, about 3 wt % or less, about 2 wt % or less, or about 1 wt % or less) based on the total weight of the etching composition.

[0037] In some embodiments, the etching compositions of the present disclosure may have a pH of about 0 or more (e.g., about 0.2 or more, about 0.4 or more, about 0.5 or more, about 0.6 or more, about 0.8 or more, about 1 or more, about 1.5 or more, about 2 or more, about 2.5 or more, or about 3 or more) and / or about 7 or less (e.g., about 6.5 or less, about 6 or less, about 5.5 or less, about 5 or less, about 4.5 or less, about 4 or less, about 3.5 or less, or about 3 or less). Without wishing to be bound by theory, it is believed that an etching composition having a pH greater than 7 will not have a sufficient TiN etch rate. Furthermore, it is believed that an etching composition having a pH less than 0 may produce excessive Co etching, preventing certain components in the composition (e.g., metal corrosion inhibitors) from functioning, or decomposing certain components in the composition due to strong acidity.

[0038] Additionally, in some embodiments, the etching compositions of the present disclosure may include optional additives, examples of which include additional corrosion inhibitors, surfactants, additional organic solvents, biocides, and antifoaming agents. Examples of suitable antifoaming agents include polysiloxane antifoaming agents (e.g., polydimethylsiloxane), polyethylene glycol methyl ether polymers, ethylene oxide / propylene oxide copolymers, and glycidyl ether capped acetylenic diol ethoxylates (e.g., glycidyl ether capped acetylenic diol ethoxylates ... No. 6,717,019, incorporated herein by reference. Examples of suitable surfactants may be cationic, anionic, nonionic, or amphoteric.

[0039] In general, the etching compositions of the present disclosure may have a relatively high TiN / dielectric material (e.g., SiN, polysilicon, high-k dielectrics, AlOx, SiOx, or SiCO) etch selectivity (i.e., a high ratio of TiN etch rate to dielectric material etch rate). In some embodiments, the etching compositions may have a TiN / dielectric material etch selectivity of about 2 or more (e.g., about 3 or more, about 4 or more, about 5 or more, about 6 or more, about 7 or more, about 8 or more, about 9 or more, about 10 or more, about 15 or more, about 20 or more, about 30 or more, about 40 or more, or about 50 or more) and / or about 500 or less (e.g., about 100 or less).

[0040] In some embodiments, the etching compositions of the present disclosure may specifically exclude one or more (or any combination of more than one) of the additional components. Such components are selected from the group consisting of organic solvents, pH adjusters, polymers (e.g., cationic or anionic polymers), oxygen scavengers, quaternary ammonium salts or hydroxides, amines, alkali bases (e.g., NaOH, KOH, and LiOH), surfactants other than antifoaming agents, antifoaming agents, fluoride-containing compounds, abrasives (e.g., cationic or anionic abrasives), silicates, hydroxycarboxylic acids (e.g., those containing more than two hydroxy groups), carboxylic acids and polycarboxylic acids (e.g., those with or without amino groups), silanes (e.g., alkoxysilanes), cyclic compounds (e.g., azoles (diazoles, triazoles, or tetrazoles), triazines, and cyclic compounds containing two or more rings, such as substituted or unsubstituted naphthalenes, or substituted or unsubstituted biphenyl ethers), buffers, non-azole corrosion inhibitors, halide salts, and metal salts (e.g., metal halides).

[0041] The etching compositions of the present disclosure can be prepared by simply mixing the components together, or can be prepared by blending two compositions in a kit. The first composition in the kit can be an aqueous solution of an oxidizing agent (e.g., H2O2). The second composition in the kit can contain the remaining components of the etching compositions of the present disclosure in concentrated form in a predetermined ratio, such that blending of the two compositions produces the desired etching composition of the present disclosure.

[0042] In some embodiments, the present disclosure features a method of etching a semiconductor substrate that includes at least one TiN feature (e.g., a TiN film or TiN layer). In some embodiments, the TiN feature may be a liner or barrier (e.g., having a thickness of about 1 nm) around a Co-filled via or trench, or may be a film coating the sidewalls of a Co-filled via or trench.

[0043] In some embodiments, the method may include contacting a semiconductor substrate including at least one TiN feature with an etching composition of the present disclosure to remove the TiN feature. The method may further include rinsing the semiconductor substrate with a rinsing solvent after the contacting step and / or drying the semiconductor substrate after the rinsing step. In some embodiments, an advantage of the method of the present disclosure is that the method does not substantially form a cobalt oxide hydroxide (CoOx hydroxide or CoOx-OH) layer on a CoOx layer in a semiconductor substrate exposed to an etching composition. For example, the method does not form a CoOx hydroxide layer on the semiconductor substrate that is greater than about 5 Angstroms (e.g., greater than about 3 Angstroms or greater than about 1 Angstrom). Without wishing to be bound by theory, it is believed that the CoOx-OH layer may be passive and may act as a barrier to prevent the subsequent etching or removal of the CoOX layer or Co that is covered by the CoOx-OH layer. Thus, subsequent etching of the CoOx layer or Co may be prevented. In order to perform etching, such CoOx-OH layers must be removed, which reduces the efficiency and increases the time and cost of the semiconductor manufacturing process.

[0044] In some embodiments, the etching method comprises: (A) providing a semiconductor substrate including TiN features; (B) contacting the semiconductor substrate with an etching composition described herein; (C) rinsing the semiconductor substrate with one or more suitable rinsing solvents; and (D) optionally drying the semiconductor substrate (e.g., by any suitable means that removes rinsing solvent but does not compromise the integrity of the semiconductor substrate); Includes.

[0045] The semiconductor substrate (e.g., wafer) described in this disclosure is typically composed of silicon, silicon germanium, III-V compounds such as GaAs, or any combination thereof. The semiconductor substrate may additionally include exposed integrated circuit structures such as interconnect features (e.g., metal lines and dielectric materials). Metals and metal alloys used in interconnect features include, but are not limited to, aluminum, aluminum alloyed with copper, copper, titanium, tantalum, cobalt, silicon, titanium nitride, tantalum nitride, and tungsten. The semiconductor substrate may also include interlayer dielectrics layers, polysilicon layers, silicon oxide layers, silicon nitride layers, silicon carbide layers, titanium oxide layers, and carbon-doped silicon oxide layers.

[0046] The semiconductor substrate may be contacted with the etching composition in any suitable manner, including, for example, by placing the etching composition in a tank and immersing and / or submerging the semiconductor substrate in the etching composition; spraying the etching composition onto the semiconductor substrate, streaming the etching composition onto the semiconductor substrate, or Any combination of the above may be used.

[0047] The etching compositions of the present disclosure can be effectively used at temperatures up to about 85° C. (e.g., about 20° C. to about 80° C., about 55° C. to about 65° C., or about 60° C. to about 65° C.). Within this range, the etch rate of TiN increases with temperature, so that processes at higher temperatures can be carried out in shorter times. Conversely, lower etching temperatures usually require longer etching times.

[0048] Depending on the specific etching method, thickness, and temperature used, the etching time can vary over a wide range. For etching in an immersion batch type process, a suitable time range is, for example, about 10 minutes or less (e.g., about 1 minute to about 7 minutes, about 1 minute to about 5 minutes, or about 2 minutes to about 4 minutes). Etching times for single wafer processes may range from about 30 seconds to about 5 minutes (e.g., about 30 seconds to about 4 minutes, about 1 minute to about 3 minutes, or about 1 minute to about 2 minutes).

[0049] Mechanical agitation is used to further promote the etching ability of the etching compositions of the present disclosure. Agitation means can be used. Examples of suitable agitation means include circulating the etching composition over the substrate, streaming or spraying the etching composition over the substrate. These include plating, ultrasonic or megasonic agitation during the etching process. The orientation of the semiconductor substrate with respect to the ground can be at any angle. A horizontal or vertical orientation is preferred.

[0050] After etching, the semiconductor substrate is rinsed with a suitable rinsing solvent for about 5 seconds to about 5 minutes without stirring. The substrate may be rinsed with or without a rinsing solvent. Multiple rinsing steps using different rinsing solvents may be used. Examples of suitable rinsing solvents include, but are not limited to, deionized (DI) water, methanol, ethanol, isopropyl alcohol, N-methylpyrrolidinone, gamma-butyrolactone, dimethylsulfoxide, ethyl lactate, and propylene glycol monomethyl ether acetate. Alternatively or additionally, an aqueous rinse at a pH above 8 (e.g., dilute aqueous ammonium hydroxide solution) may be used. Examples of rinsing solvents include, but are not limited to, dilute aqueous ammonium hydroxide solution, deionized water, methanol, ethanol, and isopropyl alcohol. The rinsing solvent may be applied using a means similar to that used to apply the etching compositions described in this disclosure. The etching composition may be removed from the semiconductor substrate prior to the start of the rinsing step or may still be in contact with the semiconductor substrate when the rinsing step begins. In some embodiments, the temperature used in the rinsing step is between 16° C. and 27° C.

[0051] Optionally, the semiconductor substrate is dried after the rinsing step. Any suitable drying means known in the art can be used. Examples of suitable drying means include spin drying, flowing a drying gas across the semiconductor substrate, heating the semiconductor substrate using a heating means such as a hot plate or infrared lamps, Marangoni drying, Rotagoni drying, isopropyl alcohol (IPA) drying, or any combination thereof. Drying times will depend on the particular method used, but are typically on the order of 30 seconds to several minutes.

[0052] In some embodiments, the etching methods described herein further include forming a semiconductor device (e.g., an integrated circuit device such as a semiconductor chip) from the semiconductor substrate obtained by the methods described herein.

[0053] The present disclosure will be described in more detail with reference to the following examples, which are for illustrative purposes and should not be construed as limiting the scope of the present disclosure. EXAMPLES

[0054] All percentages listed are by weight (wt %) unless otherwise noted. Controlled stirring during testing was performed using a 1 inch stir bar at 300 rpm unless otherwise noted.

[0055] General Procedure 1 Blending The etching composition samples were prepared by adding the remaining ingredients of the formulation to the calculated amount of solvent with stirring. After achieving a homogeneous solution, optional additives, if used, were added.

[0056] General Procedure 2 Materials and Methods Blanket test coupons were evaluated for etching and materials compatibility in the test solutions prepared according to General Procedure 1 and according to the procedures described in General Procedure 3.

[0057] Blanket film etch rate measurements on the films were performed using unpatterned, 300 mm diameter commercial wafers that were diced into 0.5 inch by 1.0 inch evaluation test coupons. The primary blanket film materials used in the testing were: (1) a TiN film approximately 130 Angstroms thick on a silicon substrate; (2) a Co film approximately 2000 Angstroms thick on a silicon substrate; (3) a SiN film approximately 290 Angstroms thick on a silicon substrate; (4) It included an AlOx film having a thickness of about 460 Angstroms disposed on a silicon substrate, and an SiOx film having a thickness of about 210 Angstroms disposed on a silicon substrate.

[0058] Blanket film test coupons were measured for thickness before and after processing to determine blanket film etch rates. For the TiN, SiN, AlOx, and SiOx films, film thickness was measured by ellipsometry using a Woollam VASE before and after processing. For Co films, film thickness was measured using a CDE RESMAP 4-point probe before and after processing.

[0059] The CoOx-OH layers were measured using a Woolam ellipsometer as follows: First, the natural CoOx-OH layers were measured using several different pre-cleaned Co films. The Co film with the (native) CoOx layer was measured based on the ellipsometry model, and it was confirmed that the CoOx layer with a thickness of about 10 Å was detected only on the opaque Co metal layer. Then, using this CoOx layer as the first layer, an ellipsometry model was established to measure the thickness of the CoOx-OH layer on the 10 Å CoOx layer. The presence of the CoOx layer and the CoOx-OH layer was confirmed by XPS.

[0060] General Procedure 3 Etching evaluation by beaker test All blanket film etching tests were performed at 50°C (except CFE-1, which was tested at 30°C) in a 600 mL glass beaker containing 200 g of sample solution with continuous stirring at 250 rpm, where a Parafilm® cover was kept in place at all times to minimize evaporative losses. All blanket test coupons, with one side of the blanket dielectric film exposed to the sample solution, were placed in the beaker. For car scale testing, test coupons were diced with a diamond scribe to a test coupon size of 0.5 inch by 1.0 inch square. Each individual test coupon was held in place using a single 4 inch long locking plastic tweezer clip. The test coupons, held at one end by the locking tweezer clip, were suspended in a 600 mL glass beaker and immersed in 200 g of test solution while the solution was continuously stirred at 250 rpm and 50° C. Immediately after placing each sample coupon in the stirred solution, the top of the 600 mL HDPE beaker was covered with Parafilm® and resealed. The test coupons were kept undisturbed in the stirred solution until the treatment time (described in General Procedure 3A) had elapsed. After the treatment time in the test solution had elapsed, the sample coupons were quickly removed from the 600 mL glass beaker and rinsed according to General Procedure 3A. After the final IPA rinse step, all test coupons were subjected to a filtered nitrogen gas blow off step using a handheld nitrogen gas blower to forcefully remove all traces of IPA to produce a final dry sample for test measurements.

[0061] General Procedure 3A (Blanket Test Coupon) Immediately following the 2-10 minute treatment period per General Procedure 3, the coupons were immersed in a 300 mL aliquot of IPA with gentle agitation for 15 seconds, then immersed in 300 mL of IPA with gentle agitation for 15 seconds, and given a final rinse in 300 mL of deionized water with gentle agitation for 15 seconds. Treatment was completed according to General Procedure 3.

[0062] Example 1 Formulation Example 1 (FE-1) and known formulation CFE-1 (which contains 1 part 29% aqueous NH4OH solution, 2 parts 30% aqueous H2O2 solution, and 30 parts deionized water) were prepared according to General Procedure 1 and evaluated according to General Procedures 2 and 3. The formulations and test results are summarized in Table 1.

[0063] [Table 1]

[0064] As shown in Table 1, the commercial formulation CFE-1 showed a moderate TiN etch rate, but formed a passive CoOx hydroxide layer on the CoOx layer (i.e., had a thickness of 5.1 Å), which prevented the formulation from performing a subsequent Co etch. In contrast, FE-1 showed a somewhat higher TiN etch rate and did not form a passive CoOx hydroxide layer on the CoOx layer (i.e., had a thickness of 0 Å, which means that no CoOx hydroxide layer was formed), which allows the formulation to perform a subsequent Co etch without delay since there is no CoOx hydroxide layer.

[0065] Example 2 Formulation Example 2 (FE-2) and Comparative Formulation Examples 2-9 (CFE-2-CFE-9) were prepared according to General Procedure 1 and evaluated according to General Procedures 2 and 3. The formulations and test results are summarized in Table 2.

[0066] [Table 2]

[0067] As shown in Table 2, all of the comparative formulations CFE-2 to CFE-9 contained organic acids or organic salts other than crotonic acid. After the first Co etch, only two of the comparative formulations (i.e., CFE-2 and CFE-3) did not produce a passive CoOx-OH layer, and the other comparative formulations either formed a thick passive CoOx-OH layer or suffered damage to the Co layer. However, after the second Co etch, the comparative formulations CFE-2 and CFE-3 also formed a passive CoOx-OH layer. In contrast, formulation FE-2 (containing crotonic acid) did not form a passive CoOx-OH layer with substantial thickness, either after the first or second Co etch.

[0068] Example 3 Formulation Examples 3-7 (FE-3-FE-7) and Comparative Formulation Examples 10-12 (CFE-10-CFE-12) were prepared according to General Procedure 1 and evaluated according to General Procedures 2 and 3. The formulations and test results are summarized in Table 3.

[0069] [Table 3]

[0070] As shown in Table 3, comparative formulations CFE-10 and CFE-12 did not contain crotonic acid and formed a passive CoOx-OH layer. In addition, comparative formulation CFE-11 did not contain a metal corrosion inhibitor (resulting in excessive Co etching), but also formed a passive CoOx-OH layer. In contrast, formulations FE-3, FE-4, FE-6, and FE-7 formed less CoOx-OH layer or did not form any CoOx-OH layer. It is believed that formulation FE-5 formed a relatively thick CoOx-OH layer due to a combination of multiple factors, such as a relatively low pH, a relatively low amount of inhibitor, and the use of an inhibitor with a relatively low inhibition efficiency.

[0071] Example 4 Formulation Examples 8-9 (FE-8-FE-9) were prepared according to General Procedure 1 and evaluated according to General Procedures 2 and 3. The formulations and test results are summarized in Table 4.

[0072] [Table 4]

[0073] As shown in Table 4, both compositions FE-8 and FE-9 contained crotonic acid and had relatively high pH to suppress excessive Co etching. The results showed that neither formulation formed a passive CoOx-OH layer. In addition, both formulations FE-8 and FE-9 showed relatively high TiN / SiN, TiN / AlOx, and TiN / SiOx etch selectivity, thereby reducing the removal of SiN, AlOx, and SiOx on semiconductor substrates exposed to the formulations during TiN removal.
