Abstract
Description
[Technical field]
[0001] The present application relates to the field of semiconductor technology, and in particular to nitride epitaxial wafers, methods for their manufacture, and semiconductor devices. [Background technology]
[0002] This application claims priority to Chinese Patent Application No. 202010418395.2, entitled “NITRIDE EPITAXIAL WAFER, MANUFACTURING METHOD THEREOF, AND SEMICONDUCTOR DEVICE,” filed with the State Intellectual Property Office of the People's Republic of China on May 18, 2020, which is incorporated herein by reference in its entirety.
[0003] Gallium nitride (GaN) materials have been widely applied in power devices, radio frequency devices and photovoltaic devices due to advantages such as wide band gap and high mobility. Currently, gallium nitride materials are usually obtained by epitaxial growth on silicon substrates. However, there exists a large lattice mismatch and thermal expansion coefficient mismatch between GaN and silicon of more than 17%, so there exists a large stress in gallium nitride on silicon. Due to this stress, warpage is generated during epitaxy, thereby affecting the uniformity and reliability of GaN epitaxial wafers. Furthermore, as the size of the substrate increases and the thickness of the epitaxial layer increases, the problem of warpage becomes more serious. Therefore, it is necessary to find a gallium nitride epitaxial growth method that can be used to effectively relieve stress and effectively reduce the occurrence of warpage. Summary of the Invention
[0004] The embodiments of the present application provide a nitride epitaxial wafer, its manufacturing method, and a semiconductor device, in which a nucleation layer is disposed on a substrate, and a two-dimensional material layer is formed on the nucleation layer by bonding or in-situ growth manner, thereby effectively reducing and releasing the stress generated by the lattice mismatch and thermal mismatch between the substrate and the epitaxial layer, reducing the warpage existing during and after the epitaxy process, improving the uniformity and reliability of the nitride epitaxial wafer, and further improving the performance of the semiconductor device.
[0005] A first aspect of an embodiment of the present application is A substrate; a nucleation layer formed on a substrate, the nucleation layer being an aluminum nitride (AlN) layer or a gallium nitride layer; a two-dimensional material layer formed at the nucleation layer, the two-dimensional material layer being formed by bonding a plurality of micro-sized two-dimensional material films or the two-dimensional material layer being formed by in-situ growing the two-dimensional material at the nucleation layer; an epitaxial layer formed in the two-dimensional material layer, the material of the epitaxial layer comprising a Group III metal nitride; The present invention provides a nitride epitaxial wafer comprising:
[0006] The nucleation layer may provide nucleation centers for the growth of the subsequent nitride epitaxial layer to reduce the lattice mismatch between the substrate and the epitaxial layer, and the nucleation layer can be further used to effectively resist the impact of the impurities brought by the substrate on the growth of the subsequent nitride epitaxial layer and improve the crystal quality of the epitaxial layer. However, the two-dimensional material layer can be used to directly release the stress caused by lattice slip, significantly reduce the occurrence of warping during epitaxy, and improve the uniformity and crystal quality of the nitride epitaxial layer. In particular, the two-dimensional material layer formed in a bonding manner can be used to effectively reduce the occurrence of warping of large size (at least 6 inches (15.24 cm)) and thick film (at least 5 μm) nitride epitaxial layer to obtain large size, thick thickness and high quality nitride epitaxial wafers. However, two-dimensional material layers formed in situ grown manner can be used to effectively avoid damage that may be caused in two-dimensional material transfer processes, and can be fabricated by using deposition processes like epitaxial layers.
[0007] In the implementation of the present application, the two-dimensional material layer is formed by bonding a plurality of micro-sized two-dimensional material films. When the two-dimensional material layer is formed by intentionally selecting and bonding a plurality of high-quality and micro-sized two-dimensional material films, a two-dimensional material layer with high overall quality is obtained, which can well release stress to smoothly manufacture and obtain high-quality and large-sized (at least 6 inches (25.24 cm)) nitride epitaxial wafers.
[0008] In the implementation of the present application, there is a junction gap between some or any two adjacent micro-sized two-dimensional material films, and the junction gap is arranged to avoid overlap at the junction position of the two-dimensional material layers.
[0009] In some implementations of the present application, the width of the junction gap is 0.1 μm or more and is less than 1 / 2 of the maximum distance between two points on the micro-sized two-dimensional material film. The size of the junction gap can be properly controlled, so that not only can the overlap of the two-dimensional material be avoided, but also the specific area percentage of the two-dimensional material layer of the nucleation layer can be better guaranteed, thereby helping the two-dimensional material layer to perform the stress relief function.
[0010] In some implementations of the present application, the area percentage of the two-dimensional material layer in the nucleation layer is not less than 50%. The two-dimensional material layer has a certain area percentage in the nucleation layer to help perform the stress relief function of the two-dimensional material layer.
[0011] In some implementations of the present application, the shape of the micro-sized two-dimensional material film may be polygonal. The polygonal structure film has straight sides, which can better realize the bonding process and better control the uniformity of the gap width between two adjacent micro-sized two-dimensional material films. In particular, in some implementations of the present application, the shape of the micro-sized two-dimensional material film is an equilateral triangle, a right-angled triangle, a regular hexagon, a square, a rectangle, or a rhombus. Of course, in this embodiment of the present application, the shape of the micro-sized two-dimensional material film is not limited to a polygon, and may be another shape, such as a circle, that can be used to perform bonding.
[0012] In another implementation of the present application, the two-dimensional material layer is formed by in-situ growth of the two-dimensional material in the nucleation layer. By in-situ growth, a complete two-dimensional material film can be directly produced and obtained by one deposition. The process operation is convenient.
[0013] In implementations of the present application, the material of the two-dimensional material layer includes at least one of graphene, boron nitride, silicene, germanene, phosphorene, borophene, stanene, transition metal sulfide, transition metal carbide, and transition metal nitride.
[0014] In the implementation of this application, the thickness of the two-dimensional material layer is 1 nm or less.
[0015] In the implementation of this application, the two-dimensional material layer is single-layer graphene.
[0016] In implementations of the present application, the material of the epitaxial layer is a Group III metal nitride, and in particular may include one or more of GaN, AlN, InN, AlGaN, InGaN, InAlN, and InAlGaN.
[0017] In the implementation of the present application, the thickness of the epitaxial layer is 300 nm or more. Limited by stress, the thickness of existing gallium nitride epitaxial layers is usually thin. The nitride epitaxial wafer in this embodiment of the present application can be used to provide good stress relief. Thus, theoretically, infinite thickness can be achieved. In some implementations of the present application, the thickness of the epitaxial layer may be 5 μm or more, or 10 μm or more.
[0018] In implementations of the present application, the substrate includes a silicon substrate, a sapphire substrate, a silicon-on-insulator substrate (SOI substrate), a gallium nitride substrate, a gallium arsenide substrate, an indium phosphide substrate, an aluminum nitride substrate, a silicon carbide substrate, a quartz substrate, or a diamond substrate.
[0019] In the implementation of the present application, the thickness of the nucleation layer is between 10 nm and 300 nm.
[0020] In the implementation of the present application, the nitride epitaxial wafer further includes a transition layer disposed between the two-dimensional material layer and the epitaxial layer, the transition layer being an aluminum nitride layer or a gallium nitride layer.
[0021] In the implementation of the present application, the transition layer and the nucleation layer have the same material.
[0022] In the implementation of the present application, the thickness of the transition layer is from 10 nm to 300 nm.
[0023] A second aspect of the embodiment of the present application is forming a nucleation layer on a substrate, the nucleation layer being an aluminum nitride layer or a gallium nitride layer; transferring a plurality of micro-sized two-dimensional material films to a nucleation layer and bonding the plurality of micro-sized two-dimensional material films to form a two-dimensional material layer, or growing the two-dimensional material in situ on the nucleation layer to form a two-dimensional material layer; epitaxially growing a Group III metal nitride in the two-dimensional material layer to form an epitaxial layer; The present invention provides a method for manufacturing a nitride epitaxial wafer, comprising:
[0024] In the implementation of this application, the nucleation layer is fabricated by physical vapor deposition or metal-organic chemical vapor deposition.
[0025] In the implementation of the present application, the two-dimensional material is grown in situ on the nucleation layer by chemical vapor deposition to form the two-dimensional material layer.
[0026] In an implementation of the present application, the manufacturing method further includes forming a transition layer between the two-dimensional material layer and the epitaxial layer, where the transition layer is an aluminum nitride layer or a gallium nitride layer.
[0027] A third aspect of the present application provides a semiconductor device comprising the nitride epitaxial wafer according to the first aspect of the present application. The semiconductor device may be a power device, a radio frequency device or a photoelectric device. In particular, the semiconductor device is, for example, a field effect transistor, a light emitting diode or a laser diode.
[0028] According to the nitride epitaxial wafer and manufacturing method provided in the embodiment of the present application, a nucleation layer and a two-dimensional material layer are sequentially arranged between a substrate and a nitride epitaxial layer to directly release the stress caused by the lattice slip of the two-dimensional material and reduce the occurrence of warping during epitaxy. The epitaxy on the substrate can obtain a nitride epitaxial layer with excellent uniformity and high crystal quality. In the embodiment of the present application, when the epitaxy is performed at high temperature on the nitride epitaxial wafer, the occurrence of warping can be effectively reduced as well. In addition, since there are currently difficulties in manufacturing a single-layer two-dimensional material film with a large size and high quality, the single-layer two-dimensional material film with a large size usually contains some pores (nanoscale pores that inevitably exist in the manufacturing process), resulting in low film coverage. Polycrystals grow easily in the pores, which affects the crystal quality of the subsequent epitaxial layer. In the embodiment of the present application, a two-dimensional material film with small size and high quality is transferred to the nucleation layer and bonded at the nucleation layer to form a two-dimensional material layer, thus improving the overall film quality of the two-dimensional material layer and achieving a higher monolayer coverage, thereby using the two-dimensional material layer to better release stress and improve the crystal quality of the nitride epitaxial layer. According to the manufacturing method provided in the embodiment of the present application, there is a simple process and the requirements for mass production of high-quality Group III metal nitride materials and industrial devices can be met. According to the semiconductor device provided in the embodiment of the present application, since the nitride epitaxial wafer provided in the embodiment of the present application is used, a device including a thick nitride epitaxial layer with large size can be obtained, effectively reducing device cost and improving device performance. DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS
[0030] Hereinafter, embodiments of the present application will be described with reference to the accompanying drawings in the embodiments of the present application.
[0031] One embodiment of the present application provides a nitride epitaxial wafer. The nitride epitaxial wafer includes a nitride epitaxial layer with excellent uniformity and high crystal quality, and can be applied to semiconductor devices to improve device performance. Furthermore, the nitride epitaxial wafer can include a nitride epitaxial layer having a large size of at least 6 inches (15.24 cm) and a thickness of at least 5 micrometers.
[0032] As shown in Fig. 1, a nitride epitaxial wafer 100 provided in one embodiment of the present application includes a substrate 10, a nucleation layer 20, a two-dimensional material layer 30, and an epitaxial layer 40. The nucleation layer 20 is an AlN layer or a GaN layer and is formed on the substrate 10. The two-dimensional material layer 30 is formed on the nucleation layer 20. The epitaxial layer 40 is formed on the two-dimensional material layer 30. The material of the epitaxial layer 40 includes a Group III metal nitride.
[0033] In the implementation of the present application, the substrate 10 may be a silicon substrate, a sapphire substrate, a silicon-on-insulator substrate (SOI substrate), a gallium nitride substrate, a gallium arsenide substrate, an indium phosphide substrate, an aluminum nitride substrate, a silicon carbide substrate, a quartz substrate or a diamond substrate, or may be any existing known substrate that can be used to manufacture a Group III metal nitride film. The crystal orientation of the silicon substrate is not limited, and may be, for example, a silicon substrate with a crystal plane index (111), a silicon substrate with a crystal plane index (100), or a silicon substrate with another crystal plane index.
[0034] In the implementation of the present application, the nucleation layer 20 is a layer of aluminum nitride or gallium nitride film, and the nucleation layer 20 completely covers the substrate 10. The nucleation layer 20 can provide nucleation centers for the growth of the subsequent nitride epitaxial layer. In addition, the nucleation layer 20 can be used to reduce stress generated by lattice mismatch between the substrate 10 and the epitaxial layer 40, and the nucleation layer 20 can further be used to effectively resist the impact of impurities brought by the substrate 10 on the growth of the subsequent nitride epitaxial layer, to reduce lattice defects, reduce dislocation density, and improve the crystal quality of the nitride epitaxial layer. In addition, the nucleation layer 20 is thin and monocrystalline or quasi-monocrystalline. Thus, the nucleation layer 20 can be used to reduce stress generated by lattice mismatch between the substrate 10 and the epitaxial layer 40, to not impact the crystal quality of the subsequent nitride epitaxial layer, and can be used to more effectively control the cost. In some implementations of the present application, the thickness of the nucleation layer 20 may be from 10 nm to 300 nm. In some other implementations of the present application, the thickness of the nucleation layer 20 may be from 20 nm to 200 nm. In some other implementations of the present application, the thickness of the nucleation layer 20 may be from 50 nm to 150 nm.
[0035] In the implementation of the present application, the nucleation layer 20 may be manufactured by physical vapor deposition or metal-organic chemical vapor deposition. Physical vapor deposition (PVD) is a process in which a substrate is transferred by a physical process to transfer atoms or molecules to the surface of a base material. The basic methods of PVD include vacuum deposition, sputtering, ion plating (hollow cathode ion plating, hot cathode ion plating, arc ion plating, activated reactive ion plating, radio frequency ion plating or direct current discharge ion plating), etc. Metal-organic chemical vapor deposition (MOCVD) is a chemical vapor deposition technique in which the vapor phase epitaxial growth of a film is carried out by the thermal decomposition reaction of an organometallic compound. In particular, organometallic compounds such as organometallic compounds of group III and group II elements and hydrides of group V and group VI elements can be used as crystal growth source materials to grow group III-V compound films and group II-VI compound films on a substrate by thermal decomposition reaction. Metalorganic chemical vapor deposition can be used to improve the crystal quality of the subsequent nitride epitaxial layer. Physical vapor deposition is a simple process and allows an entire nitride epitaxial wafer to be fabricated in one epitaxy without the need for a second epitaxy, thereby reducing epitaxy costs.
[0036] In the implementation of the present application, the material of the two-dimensional material layer 30 may specifically include at least one of graphene, boron nitride, silicene, germanene, phosphorene, borophene, stanene, transition metal sulfide, transition metal carbide, and transition metal nitride. The two-dimensional material layer 30 is formed in the nucleation layer 20 and may be used to release stress due to van der Waals epitaxy, and renucleation does not need to be performed for the subsequent growth of the epitaxial layer 40. Van der Waals epitaxy is an atomic force. In other words, atoms do not bond to each other. The two-dimensional material layer 30 is inserted between the two layers of nitride of the nucleation layer 20 and the epitaxial layer 40, so that the two-dimensional material of the two-dimensional material layer 30 and the two layers of nitride of the nucleation layer 20 and the epitaxial layer 40 do not bond directly to each other. Therefore, there is no stress. Stretching and slipping of two-dimensional materials relieves the stress caused by lattice mismatch.
[0037] In the implementation of the present application, the thickness of the two-dimensional material layer 30 is 1 nm or less. In a particular implementation of the present application, the two-dimensional material layer is a single-layer two-dimensional material, such as single-layer graphene, single-layer boron nitride, single-layer transition metal sulfide, single-layer blue apatite. In order to improve the uniformity of the nitride film of the epitaxial layer, a single-layer two-dimensional material can be used to better obtain an epitaxial layer with high crystal quality. However, since the manufacturing process of the two-dimensional material film is currently limited, it should be noted that in some cases, not all parts of the two-dimensional material layer 30 are single-layered, and there may be a small amount of areas where at least two layers are present. In this implementation of the present application, the two-dimensional material layer 30 may be a doped two-dimensional material. The doped element may be various elements of two-dimensional materials known to be doped, and the doped two-dimensional material may be, for example, nitrogen-doped graphene.
[0038] In this implementation of the present application, when the thickness of the two-dimensional material layer 30 is 1 nm or less, in other words, when the distance between the two layers, i.e., the nucleation layer 20 and the lower and upper layers of nitride of the epitaxial layer 40, is 1 nm or less, the remote epitaxy state exists. Specifically, the atoms of the lower layer, i.e., the nucleation layer, still exert a weak force on the atoms of the upper layer, and therefore the atoms of the upper layer still grow based on the arrangement of the atoms of the lower layer, thereby avoiding the deterioration of the crystal quality and obtaining a high quality epitaxial layer. If the two-dimensional material layer is too thick, the upper layer of nitride will completely lose the force exerted by the lower layer of nitride, and polycrystals will be easily formed. The single-layer two-dimensional material has a thinner thickness, and therefore the atoms of the nucleation layer exert a stronger force on the atoms of the epitaxial layer, which is more effective for improving the crystal quality of the epitaxial layer. However, if the two-dimensional material layer contains voids (including junction gaps and pores), i.e. regions with a thickness of zero, forces are generated between the upper layer of nitride and the lower layer of nitride, and stresses are introduced. Overall, however, it is still possible to reduce the stress, provided that the percentage of voids is within a certain range. However, due to the overlap, the release of the stress is significantly affected and the forces between the epitaxial layer and the nucleation layer are lost. Thus, polycrystals are generated and the crystalline quality of the epitaxial layer is reduced. The impact of the overlap of two-dimensional materials is therefore much greater than the impact of voids.
[0039] Moreover, currently, there are difficulties in manufacturing large-sized monolayer two-dimensional material films, so it is difficult to obtain high quality. Usually, the film contains some overlapping regions and pore regions, and polycrystals are easily generated due to the overlapping regions and pore regions. In the implementation of the present application, in order to obtain a large-sized high-quality nitride epitaxial wafer, the two-dimensional material layer 30 is formed by transferring a plurality of micro-sized two-dimensional material films to the nucleation layer 20 and bonding the plurality of micro-sized two-dimensional material films. The two-dimensional material layer is formed in a bonding manner. A micro-sized high-quality (no overlap or very little overlap amount, almost no pores) two-dimensional material film may be intentionally selected, transferred to the nucleation layer, and bonded at the nucleation layer, thereby forming a two-dimensional material layer to improve the quality of the two-dimensional material layer and reduce the area percentage of the overlapping region. Furthermore, when there are few pores, a higher monolayer coverage can be obtained, which can better release stress by using the two-dimensional material layer and improve the crystal quality of the nitride epitaxial layer.
[0040] In the implementation of the present application, the specific shape and size of the micro-sized two-dimensional material film used for bonding is not limited, and the micro-sized two-dimensional material film may be any shape. In some implementations of the present application, the shape of the micro-sized two-dimensional material film is polygonal. The polygonal structure film has straight sides, which better realizes the bonding process and better controls the uniformity of the width of the gap between two adjacent micro-sized two-dimensional material films. In some implementations of the present application, the polygon includes an interior angle that can be divided by 360° to better fit the circular substrate. In order to better realize bonding, a regular-shaped micro-sized two-dimensional material film can be selected, which can be obtained by cutting. It can be understood that a more regular and symmetrical shape is more effective for cutting and bonding, and provides a more regular peripheral contour of the final formed two-dimensional material layer to better control the growth and manufacturing of the epitaxial layer, and reduces material loss during the final cutting (usually, the edge is cut after the epitaxial layer and the subsequent functional layer are manufactured).
[0041] In the implementation of the present application, the shape of the micro-sized two-dimensional material film may be, among others, but not limited to, an equilateral triangle, a right-angled triangle, a regular hexagon, a square, a rectangle, or a rhombus. As shown in FIG. 2a, the shape of the micro-sized two-dimensional material film 301 is a rectangle, and a plurality of rectangular micro-sized two-dimensional material films 301 are sequentially arranged to form a two-dimensional material layer 30 with a rectangular peripheral outline. As shown in FIG. 2b, the shape of the micro-sized two-dimensional material film 301 is a regular hexagon. As shown in FIG. 2c, the shape of the micro-sized two-dimensional material film 301 is a rhombus. As shown in FIG. 2d, the shape of the micro-sized two-dimensional material film 301 is an equilateral triangle. As shown in FIG. 2e, the shape of the micro-sized two-dimensional material film 301 is a right-angled triangle. It should be noted that FIG. 2a to FIG. 2e are merely schematic diagrams, and the micro-sized two-dimensional material film 301 is joined in some implementations of the present application. The specific bonding form, shape of the micro-sized two-dimensional material film, amount of the micro-sized two-dimensional material film, and peripheral contour of the two-dimensional material layer in this embodiment of the present application are not limited to the specific bonding form, shape of the micro-sized two-dimensional material film, amount of the micro-sized two-dimensional material film, and peripheral contour of the two-dimensional material layer shown in the figure. The size of the micro-sized two-dimensional material film 301 can be appropriately selected based on the size of the substrate and the quality of the two-dimensional material film. In some implementations of the present application, the size of the micro-sized two-dimensional material film may be from 1 mm to 100 mm. The micro-sized high-quality two-dimensional material film is transferred to a nucleation layer and bonded in the nucleation layer, thereby forming a two-dimensional material layer to improve the quality of the two-dimensional material layer, obtain a higher monolayer coverage, and effectively avoid the disadvantages of monolayer two-dimensional material such as micro-size and insufficient coverage. In the present application, the solution of forming a two-dimensional material layer in a bonding manner can be applied to manufacture large-sized nitride epitaxial wafers, which are, among others, 6 inches (15.24 cm), 8 inches (20.32 cm) or larger.
[0042] In some implementations of the present application, the multiple micro-sized two-dimensional material films 301 that are joined to form the two-dimensional material layer 30 may not all have the same shape. For example, the two-dimensional material layer 30 may include micro-sized two-dimensional material films 301 that have at least two different shapes, including, for example, both rectangular and triangular.
[0043] In the implementation of the present application, it can be clearly learned that the two-dimensional material layer 30 formed by bonding is a discontinuous film. The two-dimensional material layer 30 may not completely cover the nucleation layer 20, and a certain distance may be left between the outer edge of the two-dimensional material layer 30 and the outer edge of the nucleation layer 20.
[0044] In the implementation of the present application, a junction gap is left between some or any two adjacent micro-sized two-dimensional material films 301. In order to facilitate the growth of the subsequent nitride epitaxial layer and improve the crystal quality, the specific junction gap is arranged to avoid the formation of two-dimensional material overlap at the junction location.
[0045] In some implementations of the present application, the width of the junction gap is 0.1 μm or more and is 1 / 2 or less of the maximum distance between two points on the micro-sized two-dimensional material film. The shape of the micro-sized two-dimensional material film is used as an example that it is square. The width of the junction gap is narrower than the radius of the circumscribed circle of the square. The size of the junction gap can be properly controlled, so that not only can the overlap of the two-dimensional material be avoided, but also the specific area percentage of the two-dimensional material layer of the nucleation layer can be better guaranteed, thereby helping the implementation of the stress relief function of the two-dimensional material layer. For ease of operation and control, in some implementations of the present application, the junction gap can be 0.5 mm or more, for example, 1 mm to 20 mm in detail.
[0046] In some implementations of the present application, the area percentage of the two-dimensional material layer 30 in the nucleation layer 20 is not less than 50%. The two-dimensional material layer 30 has a certain area percentage in the nucleation layer 20, which helps the two-dimensional material layer 30 perform a stress relief function. In some other implementations of the present application, the area percentage of the two-dimensional material layer 30 in the nucleation layer 20 is more than 70%.
[0047] In another implementation of the present application, the two-dimensional material layer 30 is formed by in-situ growth in the nucleation layer 20. In this implementation, the two-dimensional material layer 30 is usually a continuous film as a whole. In some implementations, due to process operation issues, a discontinuous film can be formed instead. The two-dimensional material layer 30 can be obtained by in-situ growth carried out in a chemical vapor deposition manner. The process of growing two-dimensional materials usually includes a formation-expansion-fusion process of nucleation points. In this embodiment of the present application, the in-situ growth manner can be applied to nitride two-dimensional materials, such as boron nitride, among others. Since the two-dimensional material layer and the epitaxial layer are both nitrides, the two-dimensional material layer can also be manufactured in the same way as the epitaxial layer by metalorganic chemical vapor deposition manner, in order to simplify the process operation of the entire film of the epitaxial wafer.
[0048] In the implementation of the present application, the material of the epitaxial layer 40 is a group III metal nitride, and in particular may be one or more of GaN, AlN, InN, AlGaN, InGaN, InAlN, and InAlGaN. The thickness of the epitaxial layer 40 is 300 nm or more. Limited by stress, the thickness of existing gallium nitride epitaxial layers is usually thin. The nitride epitaxial wafer in this embodiment of the present application can be used to well relieve stress. Therefore, the nitride epitaxial wafer may be applied to the manufacture of thick epitaxial layers, and theoretically infinite thickness can be achieved. In some implementations of the present application, the thickness of the epitaxial layer may be 5 μm or more, or 10 μm or more, for example, 15 μm to 100 μm. In this embodiment of the present application, the entire surface of the epitaxial layer 40 is flat, and the junction gap of the two-dimensional material does not affect the continuous film formation of the nitride in the epitaxial layer. The epitaxial layer 40 may completely cover the nucleation layer 20 or may only partially cover the nucleation layer 20 , with the epitaxial layer 40 following essentially the same peripheral contour as the two-dimensional layer of material 30 .
[0049] In the implementation of the present application, different nitride epitaxial layers can be applied to different semiconductor devices, for example, GaN, AlGaN and AlN may be applied to power devices, and In-containing nitride epitaxial layers can be applied to photovoltaic devices.
[0050] In the implementation of the present application, the epitaxial layer 40 may be doped with other elements to meet performance requirements. For example, carbon may be doped to improve dielectric strength, thereby forming a high resistance, or to improve insulation.
[0051] In the implementation of the present application, because there exists a weak van der Waals force between the epitaxial layer 40 and the two-dimensional material layer 30, the epitaxial layer 40 can be easily peeled off and transferred to another target substrate, and can be used to repeat the use of the original substrate 10, which can be further used to fabricate gallium nitride freestanding substrates and flexible devices.
[0052] In some implementations of the present application, the nitride epitaxial wafer 100 further includes a transition layer 50 disposed between the two-dimensional material layer 30 and the epitaxial layer 40 as shown in FIG. 3. The transition layer 50 may be an AlN layer or a GaN layer. The thickness of the transition layer may be 10 nm to 300 nm. The transition layer 50 is disposed to effectively block impurities introduced by the two-dimensional material layer 30 and improve the crystal quality of the nitride epitaxial layer. In addition, since the two-dimensional material layer includes certain junction gaps and pores (nanoscale pores inevitably exist in the manufacturing process, and the size is usually tens or hundreds of nanometers), after the transition layer 50 is disposed, good crystal quality is achieved at the position where the two-dimensional material layer is present and not covered. In addition, the material of the transition layer 50 is the same as the material of the nucleation layer 20. In other words, the transition layer 50 and the nucleation layer 20 are AlN layers or GaN layers, respectively. In this case, the two-dimensional material layer 30 may be disposed in the middle of a homogeneous layer to improve the crystal quality of the subsequent nitride epitaxial layer 40 .
[0053] In the implementation of the present application, when epitaxial layer 40 needs to be peeled off for use, transition layer 50 and epitaxial layer 40 are peeled off together from two-dimensional material layer 30 .
[0054] According to the nitride epitaxial wafer provided in this embodiment of the present application, a nucleation layer and a two-dimensional material layer are sequentially disposed between a substrate and a nitride epitaxial layer, and the use of the nucleation layer relieves the stress generated by lattice mismatch, and the stress is directly released by the lattice slip of the two-dimensional material, thereby reducing the occurrence of warping during epitaxy and obtaining a nitride epitaxial layer with excellent uniformity and high crystal quality. The nucleation layer may provide a nucleation center for the growth of the subsequent nitride epitaxial layer to reduce the lattice mismatch between the substrate and the epitaxial layer, and the nucleation layer can be further used to effectively resist the impact of impurities brought by the substrate on the growth of the subsequent nitride epitaxial layer and improve the crystal quality of the epitaxial layer. However, the two-dimensional material layer can be used to directly release the stress caused by the lattice slip to significantly reduce the occurrence of warping during epitaxy and improve the uniformity and crystal quality of the nitride epitaxial layer. In particular, the two-dimensional material layer formed by the bonding method can be used to effectively reduce the occurrence of warpage in large size (at least 6 inches (15.24 cm)) and thick film (at least 5 μm) nitride epitaxial layers to obtain large size, thick thickness and high quality nitride epitaxial wafers. However, the two-dimensional material layer formed by the in situ growth method can be used to effectively avoid damage that may be caused in the two-dimensional material transfer process and can be manufactured by using a deposition process like the epitaxial layer.
[0055] Accordingly, as shown in FIG. 4, an embodiment of the present application further provides a manufacturing method for a nitride epitaxial wafer, including the following steps.
[0056] S01: A nucleation layer is formed on a substrate, the nucleation layer being an AlN layer or a GaN layer.
[0057] In particular, the nucleation layer 20 can be produced on the substrate 10 by physical vapor deposition or metalorganic chemical vapor deposition, among others. Before the nucleation layer 20 is produced, a conventional cleaning process can first be performed on the substrate 10.
[0058] In a particular implementation of the present application, the nucleation layer 20 is fabricated on the substrate 10 by magnetron sputtering. In particular, the substrate 10 can be placed in a magnetron sputtering system. To obtain the processed substrate 10, the pressure of the reaction chamber is 0.8 Pa to 1 Pa, and nitrogen and oxygen are injected for 3 minutes to 5 minutes. Then, to obtain the nucleation layer 20, aluminum or gallium with a purity of 99.999% is used as a target, and aluminum nitride or gallium nitride is obtained on the processed substrate 10 by magnetron sputtering. The operating parameters in the magnetron sputtering process may be set based on the actual requirements, and are not particularly limited in this embodiment of the present application, and are not limited to the above ranges. In some other implementations of the present application, the nucleation layer 20 may alternatively be fabricated by another physical vapor deposition method.
[0059] In another specific implementation of the present application, the nucleation layer 20 is fabricated on the substrate 10 by metalorganic chemical vapor deposition. In detail, the substrate 10 may be placed in a metalorganic chemical vapor deposition reaction chamber, where hydrogen and ammonia are injected for 3 to 5 minutes at a temperature of 900° C. to 1100° C. under a pressure of 30 torr (4000 Pa) to 60 torr (8000 Pa) to obtain a treated substrate 10, and then hydrogen, ammonia, an aluminum source or a gallium source are injected to obtain aluminum nitride or gallium nitride by deposition on the treated substrate 10 to obtain a nucleation layer 20. In this implementation of the present application, the various parameters in the deposition process are not limited to the above ranges. The gallium source includes, but is not limited to, trimethylgallium and triethylgallium. The aluminum source includes, but is not limited to, trimethylaluminum and triethylaluminum.
[0060] S02: A two-dimensional material layer is formed in a nucleation layer.
[0061] In the implementation of the present application, the method for forming the two-dimensional material layer 30 in the nucleation layer 20 is to transfer a plurality of micro-sized two-dimensional material films to the nucleation layer 20 and bond the plurality of micro-sized two-dimensional material films to form the two-dimensional material layer 30.
[0062] Graphene is used as an example. Graphene can be grown on a metal substrate (e.g., copper foil) by using, but not limited to, a chemical vapor deposition method. In particular, in a reaction chamber at 800°C to 1000°C, a carbon source is injected into the reaction chamber, which may be a carbon-containing gas, such as methane, ethylene, or acetylene. The metal substrate on which graphene is grown is placed in a mixed solution of 1 mol / L iron oxide and 2 mol / L hydrochloric acid for 12 hours to obtain graphene from which the metal substrate is removed. Then, high-quality parts of graphene are selected and cut to obtain multiple high-quality and micro-sized graphene films, and multiple micro-sized graphene films are transferred and bonded to the nucleation layer 20 to obtain a two-dimensional material layer of a target size. Currently, it is difficult to manufacture a high-quality graphene film with a large size, so that the graphene film can be manufactured by multiple cutting to obtain multiple high-quality and micro-sized graphene films to obtain a two-dimensional material layer of a large target size by bonding. To better realize the bonding, multiple high quality and micro-sized graphene films can be cut into the same regular shape. The two-dimensional material layer formed by bonding is a discontinuous film, and a bonding gap is formed between adjacent micro-sized graphene films 301. The bonding gap is arranged as detailed above.
[0063] In another implementation of the present application, the method for forming the two-dimensional material layer 30 in the nucleation layer 20 is to in-situ grow the two-dimensional material in the nucleation layer 20 to form the two-dimensional material layer 30. In particular, the two-dimensional material can be in-situ grown by chemical vapor deposition. To realize single-step epitaxy, simplify the process, and reduce the cost, boron nitride can be in-situ grown in a metalorganic chemical vapor deposition reaction chamber. The specific operation of in-situ growing various two-dimensional materials may be carried out in an existing known manner, and is not particularly limited in the present application.
[0064] S03: Epitaxially growing a Group III metal nitride on the two-dimensional material layer to form an epitaxial layer.
[0065] In the implementation of the present application, the epitaxial layer 40 can be manufactured by metalorganic chemical vapor deposition. In particular, the substrate 10 obtained after step S02 is placed in a metalorganic chemical vapor deposition reaction chamber, and hydrogen and ammonia are injected for 3 to 5 minutes at a temperature of 900° C. to 1100° C. under a pressure of 30 torr (4000 Pa) to 60 torr (8000 Pa) to obtain a treated substrate 10. Then, hydrogen, ammonia and a group III metal source are injected to epitaxially grow a group III metal nitride in the two-dimensional material layer 30 to form the epitaxial layer 40. The group III metal nitride may be, in particular, one or more of GaN, AlN, InN, AlGaN, InGaN, InAlN and InAlGaN. The group III metal source is an organic compound containing a group III metal element, for example, trimethylgallium, triethylgallium, trimethylaluminum or triethylaluminum.
[0066] In the implementation of the present application, the manufacturing method may further include a step of forming a transition layer 50 between the two-dimensional material layer 30 and the epitaxial layer 40. In other words, before step S03, one transition layer 50 is first manufactured in the two-dimensional material layer 30, and the epitaxial layer 40 is grown on the transition layer 50. The material of the transition layer 50 may be an AlN layer or a GaN layer. Optionally, the material of the transition layer 50 is the same as the material of the nucleation layer 20, in order to improve the crystal quality of the epitaxial layer in the junction gap. The transition layer 50 may be a high-temperature aluminum nitride layer or a high-temperature gallium nitride layer in detail, and the transition layer 50 may be an AlN layer or a GaN layer with a high V / III percentage.
[0067] In the solution where the two-dimensional material layer is formed by transfer and bonding, the transition layer 50 is arranged to avoid the risk of electrical leakage caused by the large amount of impurities introduced by the two-dimensional material. The transition layer 50 can act as an impurity blocking layer to improve the crystal quality of the subsequent nitride epitaxial layer.
[0068] However, in solutions where the two-dimensional material layer is formed in situ, the transition layer 50 can act as an impurity blocking layer. Furthermore, the transition layer 50 is doped with a certain amount of carbon to form a high resistivity and improve the voltage endurance capability of the nitride epitaxial layer.
[0069] An embodiment of the present application further provides a semiconductor device including the nitride epitaxial wafer provided in the embodiment of the present application. The nitride epitaxial wafer in the embodiment of the present application may be directly used as a part of a semiconductor device, or the epitaxial layer may be peeled off and added to a semiconductor device. The semiconductor device includes, but is not limited to, a power device, a radio frequency device, or a photoelectric device. The power device and the radio frequency device may each be a transistor, and each may be, among others, a field effect transistor, such as a high electron mobility transistor (HEMT). The photoelectric device is, for example, a light emitting diode (LED) or a laser diode (LD). In particular, the photoelectric device may be a nitride-based light emitting diode or a nitride-based quantum well laser diode.
[0070] For example, in an implementation of the present application, the semiconductor device is a light emitting diode, which includes a nitride epitaxial wafer provided in an embodiment of the present application, a quantum well active region, etc., epitaxially grown on the epitaxial layer, a P electrode, an N electrode, etc.

From FIG. 5, the Raman peak E2 (E2 Hight ) is almost 568cm -1 It can be learned that E is essentially the same as the standard Raman peak for gallium nitride, indicating that the gallium nitride epitaxial layer is essentially in a stress-free state. E2 is the Raman peak for gallium nitride that is strongly related to stress. The offset between the Raman peak for gallium nitride and the standard peak is obtained by comparison to determine the stress type (offset to the left indicates tensile stress, offset to the right indicates compressive stress) and magnitude.
[0091] Furthermore, Fig. 6 shows an atomic force microscope (AFM) photograph of the epitaxial layer of the gallium nitride epitaxial wafer obtained in embodiment 1. From Fig. 6, it can be learned that clear step flow appears on the surface of the gallium nitride epitaxial layer, indicating good crystal quality. The RMS (root mean square roughness) is only 0.176 nm, indicating good flatness.
