An etching method comprising: (a) providing a substrate on a substrate support in a chamber, the substrate having a carbon-containing film including an amorphous carbon film and a mask on the carbon-containing film; (b) etching the carbon-containing film using plasma generated from a first process gas, wherein the first process gas contains a halogenated phosphorus gas, an oxygen-containing gas, and a sulfur-containing gas, or a halogenated phosphorus gas, an oxygen-containing gas, and a sulfur-containing gas; Etching method.
