[0027] Heat generated from electronic components, such as integrated circuit chips, can degrade the operating environment of electronic devices. As the performance of various electronic components improves, the integration density of electronic devices increases, and / or the capacity of image and audio data increases, the problem of degraded operating environment due to heat generation may worsen. Integrated circuit chips equipped with circuit devices, such as processors, can generate more heat than other electronic components. Furthermore, the development of electronic devices, such as smartphones, is moving toward reducing the thickness of electronic devices. This can further degrade the operating environment of electronic components when more heat is generated in a narrow area and / or when the generated heat accumulates within the electronic device. To improve the heat dissipation performance of electronic devices, heat dissipation components (e.g., vapor chambers) that utilize phase transitions between liquid and gas are being employed. However, even if the heat dissipation performance of electronic devices is somewhat improved, the temperature of the heat source (e.g., processor) may not improve due to the thermal resistance between the heat dissipation component and the heat source.

[0028] One embodiment of the present disclosure is intended to at least resolve the above-described problems and / or disadvantages and provide at least the advantages described below, and may provide an electronic device including a heat dissipation structure that rapidly moves, disperses, and / or releases heat generated therein.

[0029] One embodiment of the present disclosure can provide an electronic device including a heat dissipation member having reduced thermal resistance between the heat dissipation member and a heat source (e.g., a processor).

[0030] The technical problems to be achieved in this document are not limited to the technical problems mentioned above, and other technical problems not mentioned can be clearly understood by a person having ordinary skill in the technical field to which the present disclosure belongs from the description below.

[0031] The following description of the accompanying drawings may provide an understanding of various exemplary implementations of the present disclosure, including the claims and their equivalents. While the exemplary embodiments disclosed in the following description include numerous specific details to aid understanding, they are to be considered as one example of various exemplary embodiments. Accordingly, those skilled in the art will appreciate that various modifications and variations of the various implementations described herein may be made without departing from the scope and spirit of the disclosure. Furthermore, descriptions of well-known functions and configurations may be omitted for clarity and conciseness.

[0032] The terms and words used in the following description and claims are not limited to their reference meanings and can be used to clearly and consistently describe embodiments of the present disclosure. Therefore, it will be apparent to those skilled in the art that the following description of various implementations of the disclosure is provided solely for illustrative purposes and not for the purpose of limiting the disclosure, which defines the scope of the claims and their equivalents.

[0033] Unless the context clearly dictates otherwise, the singular forms of "a," "an," and "the" should be understood to include plural meanings. Thus, for example, "a component surface" could be understood to include one or more of the surfaces of the component.

[0056] FIG. 2 is a perspective view showing the front side of an electronic device (101) according to various embodiments of the present disclosure. FIG. 3 is a perspective view showing the rear side of an electronic device (101) according to various embodiments of the present disclosure.

[0057] In the detailed description below, the length direction of the electronic device (101) may be defined as the 'Y-axis direction', the width direction as the 'X-axis direction', and / or the height direction (thickness direction) as the 'Z-axis direction'. In the detailed description below, references to the length direction, the width direction, and / or the height direction (or thickness direction) may indicate the length direction, the width direction, and / or the height direction (or thickness direction) of the electronic device. In some embodiments, with respect to the direction in which a component is oriented, 'negative / positive (- / +)' may be mentioned together with the rectangular coordinate system illustrated in the drawing. For example, referring to FIG. 2, the front of the electronic device (101) or the housing (201) may be defined as the 'surface facing the -Z-axis direction', and the rear side may be defined as the 'surface facing the +Z-axis direction'. According to one embodiment, the arrangement relationship in the height direction of a component or another component, i.e., the reference of up / down, may follow the +Z-axis direction / -Z-axis direction. That is, when a component is said to be arranged on top of another component, it may mean that the component is arranged in the -Z-axis direction with respect to the other component, and when a component is said to be arranged under another component, it may mean that the component is arranged in the +Z-axis direction with respect to the other component. Meanwhile, it should be noted that even if a component is arranged on top or below another component, it does not mean that the entire component is located on top or below all of the components of the other component. For example, a part of a component may be arranged on top of a part of another component, but another part of the component may be arranged below another part of the other component. In one embodiment, when a component is said to be 'viewed from above', it may mean looking at the component from the -Z-axis direction toward the +Z-axis direction from a place that is a predetermined distance away from the component. In one embodiment, the fact that a component is 'oriented in a certain direction' can be understood to include not only that a component is oriented in the 'same direction as the certain direction' but also that a component is oriented in a 'direction parallel to the certain direction'. It should be noted that in the following description, when a component is said to overlap (or stacked) with another component, the description of the arrangement relationship in the height direction described above can be applied. In the description of the direction, if 'yin / yang (- / +)' is not described, it can be interpreted to include both the + direction and the - direction unless defined separately. For example, 'Z-axis direction' can be interpreted to include both the +Z direction and the -Z direction. Similarly, 'X-axis direction' can be interpreted to include both the +X direction and the -X direction, and 'Y-axis direction' can be interpreted to include both the +Y direction and the -Y direction. In describing a direction, facing one of the three axes of the orthogonal coordinate system may include facing in a direction parallel to the axis. Hereinafter, in the description to be described later, the 'first direction' may mean the Z-axis direction or a direction parallel to the Z-axis, and the 'second direction' may mean the X-axis direction or a direction parallel to the X-axis. In addition, the 'third direction' may mean the Y-axis direction or a direction parallel to the Y-axis. In one embodiment, the at least one component (241) can be disposed inside a shield can (249), thereby providing an electromagnetically isolated environment. The shield can (249) surrounds at least a portion of the at least one component (241), thereby shielding electromagnetic waves generated from the at least one component (241). In one embodiment, the heat transfer efficiency can be reduced by disposing the shield can (249) in a heat transfer path from the at least one component (241) to the heat dissipation member (230).

[0096] In one embodiment, the electronic device (200) and / or the heat dissipation structure may include a thermal interface material (TIM) (243). For example, the thermal interface material (TIM) may further include a thermal interface material (TIM) that protrudes outward from at least one component (241) while being in contact with the at least one component (241) within the shield can (249). The thermal interface material (243) may be, for example, a contact thermal interface material, and may be manufactured by coating or plating a thermal interface material on a nano-foam. The material of the thermal interface material may include, for example, a high thermal interface material such as graphite, carbon nanotubes, a natural renewable material, silicon, silicon, or graphite. The thermally conductive material (243) may include, for example, at least one of a carbon fiber thermal interface material (TIM), a liquid phase thermal interface material (TIM), an acrylic thermal interface material (TIM), and / or a solid phase thermal interface material (TIM). The thermally conductive material (243) may be configured to transfer heat between at least one component (241) and the heat dissipation member (230) by contacting another structure, for example, a shielding sheet (245), within the shield can (249).

[0097] A shielding sheet (245) may be laminated and arranged on at least a portion of the shield can (249). In one embodiment, the shielding sheet (245) may provide a function of shielding electromagnetic waves that may be generated by at least one component (241). The shielding sheet (245) may be provided for the purpose of securing electromagnetic shielding performance when the shield can (249) is partially opened in a structure in which a thermally conductive material (243) is arranged, for example. In one embodiment, the shielding sheet (245) may be pre-formed to cover components and / or the shield can (249) having different heights, and may provide a structure including an inclined surface or a curved surface through the pre-forming. As another example, the shielding sheet (245) may provide a three-dimensional (e.g., conformal) structure to encapsulate components of various sizes and shapes placed on a printed circuit board (240) into a single sheet, thereby providing a shielding function. According to one embodiment, the shielding sheet (245) may include a shielding film. According to one embodiment, the shielding sheet (245) may be a sheet made of a metallic material such as copper (Cu) to which an adhesive is attached. According to another embodiment, the shielding film may be composed of a fiber film made of a nanostructure to shield electromagnetic waves. The fiber film may be formed thinly and long by processing fibers based on an electrospinning method, and the fibers formed in this manner may be formed through an operation of plating with copper (Cu), then with nickel (Ni), and finally with copper (Cu) again. In addition to the above shielding function, the shielding sheet (245) can provide a heat transfer function for transferring heat that may be generated by at least one component (241) to the outside of at least one component (241).In one embodiment, the shielding sheet (245) may include a conductive adhesive film. In one embodiment, the shielding sheet (245) may be manufactured by laminating a plurality of layers.

[0098] According to one embodiment, heat generated from at least one component (241) can be transferred to another portion (e.g., support member (220)) through the opening of the shield can (249) and / or the heat-conductive material (243) and shield sheet (245) positioned on the opening. The heat transferred to the support member (220) can be transferred to a low-temperature region inside the electronic device (200) through the heat dissipation member (230).

[0099] Referring to FIG. 8, the heat dissipation member (230) may include a first plate (231) (e.g., an upper plate) and a second plate (232) (e.g., a lower plate). The first plate (231) and the second plate (232) may, when coupled together, form a chamber in which a working fluid may flow. For example, the heat dissipation member (230) may include a chamber portion (231a, 232a) and a flange portion (231b, 232b) provided at least at a portion of an edge of the chamber portion (231a, 232a). According to one embodiment, the flange portion (231b, 232b) is welded onto the support member (220), so that the heat dissipation member (230) may be stably fixed to the support member (220).

[0100] The heat dissipation member (230) may include a wick (or wick structure) (233) arranged inside the chamber and a plurality of fillers (231c). The plurality of fillers (231c) may serve to increase the durability of the heat dissipation member (230) and to guide the working fluid by partitioning at least a portion of the space of the chamber inside the heat dissipation member (230). The wick (233) may be a component such as a metal mesh, a metal ultra-fine fiber, or a sintered body of metal powder, and may be configured so that the liquid working fluid can flow inside the wick by a capillary phenomenon. In Fig. 8, a plurality of fillers (231c) are formed on the first plate (231) and the wick (233) is formed on the second plate (232), but this is merely an example and it should be noted that other forms of application are also possible. In one embodiment, the wick (233) may be disposed on the second plate (232) inside the heat dissipation member. Here, the wick (233) being disposed on the second plate (232) may mean, for example, that the wick (233) is disposed further on the second plate (232) than on the first plate (231). When the wick (233) is disposed on the second plate (232), for example, a portion of the wick (233) may come into contact with the inner surface of the second plate (232).

[0101] Referring to FIGS. 8 and 9 together, the heat dissipation member (230) may include a heat receiving portion (230-1), which is a portion where the working fluid is vaporized when heat is absorbed from a heat source disposed within the electronic device (200), and a heat dissipation portion (230-2), which is a portion where the working fluid is liquefied when heat is released. According to one embodiment, the wick (233) may be disposed across the heat dissipation portion (230-2) and the heat receiving portion (230-1). For example, the wick (233) may include a first portion (234) disposed in the heat receiving portion (230-1) and a second portion (235) disposed in the heat dissipation portion (230-2). In FIGS. 8 and 9, the heat dissipation member (230) is illustrated as being divided into a heat receiving portion (230-1) and a heat dissipation portion (230-2) based on an imaginary line C-C'. The heat dissipation member (230) may absorb heat from the entire heat receiving portion (230-1) divided based on the line C-C', but is not necessarily limited thereto, and may also absorb heat from a specific point. In addition, the heat dissipation member (230) may emit heat from the entire heat dissipation portion (230-2) divided based on the line C-C', but is not necessarily limited thereto, and may emit heat from a specific point.

[0102] Referring to Fig. 9, when heat is generated in the heat receiving portion (230-1), the working fluid is vaporized, and the vaporized working fluid (F1) can move to the heat dissipation portion (230-2) due to the pressure generated at this time. The working fluid that has moved to the heat dissipation portion (230-2) can be liquefied in the relatively cold heat dissipation portion (230-2), and the liquefied working fluid (F2) can move to the heat receiving portion (230-1) by the capillary force of the wick (233).

[0103] Fig. 10 is a cross-sectional view showing a heat dissipation structure of an electronic device according to one embodiment of the present disclosure. Fig. 11 is a cross-sectional view showing a heat dissipation member of an electronic device according to one embodiment of the present disclosure.

[0104] Referring to FIG. 10, an electronic device (300) according to an embodiment of the present disclosure may include a housing (e.g., housing (201) of FIG. 2), a display (310), and a printed circuit board (340). At least one component (341) (e.g., an integrated circuit chip) may be disposed on the printed circuit board (340). The electronic device (300) may include a heat dissipation structure disposed inside the housing (301), for example, between the display (310) and the printed circuit board (340). However, the present invention is not necessarily limited thereto, and an embodiment in which the heat dissipation structure is disposed between the printed circuit board (340) and a rear plate (e.g., the rear plate (211) of FIG. 3) may also be possible, as mentioned above in FIG. 7. For convenience of explanation, the following description will be based on an embodiment in which the heat dissipation structure is disposed between the display (310) and the printed circuit board (340). Hereinafter, in describing the electronic device (300) and / or the heat dissipation structure of FIG. 10, a detailed description thereof may be omitted to the extent that it overlaps with the electronic device (200) and / or the heat dissipation structure described above in FIG. 7.

[0105] The electronic device (300) and / or the heat dissipation structure may be configured to include at least a portion of a support member (320) disposed between the display (310) and the printed circuit board (340). The support member (320) (e.g., the first support member (220) of FIG. 4 or FIG. 5) may have a substantially flat shape and may be disposed at least partially in the space between the first side (or front side) (201A) of FIG. 2 or the second side (or back side) (201B) of FIG. 3. In one embodiment, the support member (320) may include a first side (320a) facing the display (310) and a second side (320b) facing the printed circuit board (340). According to one embodiment, the heat dissipation member (330) may be fixed on the first side (320a) of the support member (320) by a bonding member (321), such as a double-sided tape. In one embodiment, the heat dissipation member (330) may be secured to the support member (320) by welding. At least one component (341) may be disposed on a second surface (320b) of the support member (320). The at least one component (341) may be disposed on the second surface (320b) of the support member (320) while being disposed on one side of the printed circuit board (340). The electronic device (300) and / or the heat dissipation structure may include a heat dissipation member (330) disposed on one surface of the support member (e.g., the first surface (320a) of the support member (320)) and including a wick. The electronic device (300) and / or the heat dissipation structure may include a thermally conductive material (343) disposed in contact with the at least one component (341). The thermally conductive material (343) may include a thermal interface material (TIM). The thermal conductive material (343) may correspond to, for example, the thermal conductive material (243) described above in FIG. 7. The thermal conductive material (343) may be laminated on at least one component (341) in a space surrounded by a shield can (349) (e.g., the shield can (249) of FIG. 7).According to one embodiment, the thermally conductive material (343) may include a thermal interface material (TIM) and a thermally conductive block (347). In FIG. 10, the thermally conductive block (347) may be illustrated as being positioned between the thermally conductive material (343) formed of the TIM and the heat dissipation member (330). The thermally conductive block (347) is a block-shaped structure made of a material with high thermal conductivity, such as copper, and may transfer heat between the thermally conductive material (343) and the heat dissipation member (330). According to one embodiment, according to the embodiment illustrated in FIG. 10, an opening (322) may be formed in the support member (320) at a position corresponding to at least one component (341). The opening (322) may be formed by penetrating the shielding sheet (345) and the shield can (349). In addition, according to FIG. 10, a heat conductive block (347) may be placed in the opening (332). In FIG. 10, instead of the support member (320), a member having higher thermal conductivity than the support member (320), for example, a heat conductive block (347), is directly laminated and placed on at least one component (341) and a heat conductive material (343), thereby simplifying the laminated structure between the at least one component (341) and the heat dissipation member (330), and lowering the thermal resistance. Accordingly, a temperature improvement effect of lowering the high temperature formed in the at least one component (341) may be achieved. Referring to FIG. 11, the heat dissipation member (330) may include a first plate (331) (e.g., an upper plate) and a second plate (332) (e.g., a lower plate). The first plate (331) and the second plate (332) can be combined to form a chamber in which a working fluid can flow. For example, the heat dissipation member (330) may include a chamber portion (331a, 332a) and a flange portion (331b, 332b) provided on at least a portion of the edge of the chamber portion (331a, 332a). For example, the heat dissipation member (330) may include a plurality of fillers (331c).

[0106] An electronic device (300) and / or a heat dissipation structure according to one embodiment of the present disclosure may include a first portion (334) disposed in a heat receiving portion (330-1) as a wick (333) and a second portion (335) disposed in a heat dissipation portion (330-2). One of the first portion (334) or the second portion (335) may further include a reinforced wick portion (336) compared to the other portion. For example, the first portion (334) or the second portion (335) may be formed to be thicker than the second portion (335). According to one embodiment, the thicker first portion (334) may further include the reinforced portion (336) and thus be thicker than the second portion (335). Alternatively, the first portion (334) may be formed thicker than the second portion (335) itself. The reinforcing portion (336) may, according to one embodiment, be a third portion (336) that is different from the first portion (334) and / or the second portion (335). For example, the third portion (336) may be a portion that is physically distinct from the first portion (334) and / or the second portion (335). For example, when the first portion (334) and the second portion (335) are provided as substantially one wick (e.g., a first metal mesh), the third portion (336) may be provided as a wick (e.g., a second metal mesh) that is provided separately from the first portion (334) and the second portion (335). According to one embodiment, the third portion (336) may be made of a different material from the first portion (334) and / or the second portion (335). According to one embodiment, the reinforcing portion (e.g., the third portion (336)) may be formed by extending integrally from the first portion (334) or the second portion (335). For example, the reinforcing portion (336) may not be a physically separate portion from the first portion (334) and / or the second portion (335), but may be a portion that is substantially formed integrally with the first portion (334) and / or the second portion (335).For example, referring to FIG. 11, the reinforcing portion (336) may be laminated on the first portion (334) to provide an effect in which the first portion (334) is formed to be substantially thicker than the second portion (335). By including the reinforced wick (336), the electronic device (300) and / or the heat dissipation structure may increase the volume occupied by the element (wick (333)) for enhancing heat dissipation performance per unit volume of the space in which the working fluid flows within the heat dissipation member (330) at the location where the wick (333) is formed, thereby facilitating smoother movement of the liquid working fluid.

[0107] Fig. 12 is a drawing showing a heat dissipation member according to one embodiment of the present disclosure. Fig. 13 is a drawing showing a heat dissipation member according to one embodiment of the present disclosure. Fig. 14 is a drawing showing a heat conductive block arranged on the back surface of a heat dissipation member according to one embodiment of the present disclosure.

[0108] Fig. 12 is a drawing showing a heat dissipation member included in the electronic device (200) and / or heat dissipation structure shown in Fig. 7. Fig. 13 is a drawing showing a heat dissipation member included in the electronic device (300) and / or heat dissipation structure shown in Fig. 10. Figs. 12 and 13 may each show a form in which the first plate and the second plate of the heat dissipation member are separated. When Figs. 12 and 13 show the first plate and the second plate included in the heat dissipation member as viewed from above, Fig. 14 may show the heat dissipation member of Fig. 13 as viewed from below.

[0109] In the heat dissipation member, the heat receiving portion may have a first width (W1) (or a first cross-sectional area in the X-axis direction), and the heat dissipation portion may have a second width (W2) (or a second cross-sectional area in the X-axis direction). For example, in the heat dissipation member (230) illustrated in FIG. 12, the first width (W1) of the heat receiving portion and the second width (W2) of the heat dissipation portion may be formed to be substantially the same. In this case, the working fluid (e.g., liquefied working fluid (F2)) may flow without obstruction within the wick (333). In contrast, the heat dissipation member (330) illustrated in FIG. 13 may have the second width (W2) of the heat dissipation portion formed larger than the first width (W1) of the heat receiving portion to expand the heat dissipation area, thereby improving the performance of spreading heat of the heat dissipation member. In Fig. 13, the working fluid (e.g., liquefied working fluid (F2)) may not flow smoothly due to flow resistance when passing through the bottleneck portion (NP) within the wick (333). For example, when the working fluid moves from the heat dissipation portion to the heat receiving portion, the flow resistance may be high at the bottleneck portion (NP). According to one embodiment of the present disclosure, by arranging a reinforced wick (333) in a narrow portion (or a portion with a small cross-sectional area in the X-axis direction), the flow of the working fluid can be made smooth even when the widths (or cross-sectional areas) of the heat dissipation portion and the heat receiving portion are formed differently. For reference, Fig. 13 illustrates a case where the width of the heat dissipation portion corresponding to a position where a battery is arranged is wider than the width of the heat receiving portion corresponding to a position where at least one component is arranged, but the present invention is not necessarily limited thereto. For example, the width of the heat receiving portion may be wider than the width of the heat dissipation portion, and in this case, the reinforced wick may be arranged in the heat dissipation portion.

[0110] Additionally, the reinforced wick may be positioned over the entire area of the heat-receiving portion or the heat-radiating portion, but is not necessarily limited thereto. For example, referring to FIGS. 13 and 14 together, the reinforced wick may be positioned only at a location corresponding to at least one component (341).

[0111] FIG. 15 is a cross-sectional view showing a shielding sheet according to one embodiment of the present disclosure.

[0112] Referring to FIGS. 10 and 15 together, the electronic device (300) and / or the heat dissipation structure of the present disclosure may further include a thermally conductive block (347) instead of the support member (320), and the thermally conductive block (347) may be positioned in at least a portion of the opening (322) formed in the support member (320). Accordingly, the shielding sheet (345) may not be formed at a position corresponding to at least one component (341). In order to ensure shielding performance in the electronic device (300) and / or the heat dissipation structure of the present disclosure, according to one embodiment of the present disclosure, a conductive shielding sheet may be further included as the shielding sheet (345). For example, the electronic device (300) and / or the heat dissipation structure may include a conductive shielding sheet including a compressible foam (345b) as a shielding sheet (345), a shielding film (345a) disposed on both sides of the compressible foam, and a conductive double-sided tape (345c). In addition, according to one embodiment, the electronic device (300) and / or the heat dissipation structure may apply a conductive double-sided tape as a double-sided tape (321) disposed between the support member (320) and the heat dissipation member (330). By including the conductive shielding sheet (345) and the conductive double-sided tape (321), when applying the electronic device (300) and / or the heat dissipation structure of the present disclosure, it is possible to compensate for a step difference between components, and prevent and / or reduce noise leakage.

[0113] Fig. 16 is a graph showing the temperature improvement effect of a heat dissipation structure according to one embodiment of the present disclosure. Figs. 17a and 17b are diagrams showing the temperature improvement effect of an electronic device according to one embodiment of the present disclosure.

[0114] FIG. 16 shows the time it takes for a target component to reach a controlled temperature when the electronic device (200) and / or the heat dissipation structure according to the embodiment of FIG. 7 are applied (G1), and the time it takes for a target component to reach a controlled temperature when the electronic device (300) and / or the heat dissipation structure according to the embodiment of FIG. 10 are applied (G2). The horizontal axis of FIG. 16 may represent the required time (sec), and the vertical axis may represent the reached temperature (°C). Referring to FIG. 16, it can be confirmed that the G2 graph has a faster time it takes to reach the controlled temperature than the G1 graph, thereby improving the response speed in controlling the target product. That is, the electronic device (300) according to the embodiment of FIG. 10 may have a superior heat dissipation effect compared to the electronic device (200) according to the embodiment of FIG. 7.

[0115] FIG. 17a illustrates the front temperature of an electronic device when the electronic device (200) and / or the heat dissipation structure according to the embodiment of FIG. 7 are applied. FIG. 17b may illustrate the front temperature of an electronic device when the electronic device (300) and / or the heat dissipation structure according to the embodiment of FIG. 10 are applied, and a heat dissipation member having a width of a heat dissipation portion greater than a width of a heat receiving portion according to the embodiment of FIG. 13 is applied. In the case of the electronic device (300) and / or the heat dissipation structure according to the embodiment of FIG. 10, the heat dissipation performance of at least one component can be improved since the thermal resistance performance is higher than that of the electronic device (200) and / or the heat dissipation structure. However, as the thermal resistance is lowered, the amount of heat transferred to the front surface of the electronic device increases, so the front temperature of the electronic device can be further increased. In order to prevent and / or avoid this, by applying a heat dissipation member (e.g., a large-area heat dissipation member) having a width of a heat dissipation member wider than a width of a heat receiving member, as in the embodiment illustrated in Fig. 13, it can be confirmed that the temperature improvement effect for the front surface of the electronic device is also achieved.
