Preparation of LS Pattern] Resist materials R-1 to R-13 were each applied using a spinner to an 8-inch silicon substrate that had been treated with hexamethyldisilazane (HMDS), and then post-applied bake (PAB) was performed on a hot plate at 120°C for 60 seconds, followed by drying to prepare a resist film with a thickness of 50 nm. Claims

1. A resist material comprising (A) a polyacid salt or a mixture thereof represented by general formula (I) and (B) an acid diffusion controller. m+ ) a (B n+ ) b (C (am+bn)- ) (I) [wherein A m+ are each independently H + , a metal ion, or an ammonium ion; B n+ each independently represents an onium cation or a dication having one or more polar groups having an acid dissociable group; (am+bn)- represents an isopolyacid anion or a heteropolyacid anion; m is an integer of 1 to 5, n is an integer of 1 or 2, a is a real number, and b is a real number greater than 0.

2. The resist material according to claim 1, wherein the onium cation or dication having one or more polar groups having an acid dissociable group is an organic sulfonium cation, an organic sulfonium dication, or an organic iodonium cation having one or more polar groups having an acid dissociable group.

3. The resist material according to claim 1, wherein the acid dissociable group is a tertiary carbon type acid dissociable group, an allyl type or benzyl type acid dissociable group, or an acetal type acid dissociable group.

4. The resist material according to claim 1, wherein the isopolyacid anion is an isopolyoxomolybdate anion, an isopolyoxotungstate anion, an isopolyoxoniobate anion, or an isopolyoxotantalate anion.

5. The resist material according to claim 1, wherein the polyatom of the heteropolyacid anion is Mo, W, V, Nb or Ta, and the heteroatom is P, Si, B, S or Ge.

6. The resist material according to claim 1, wherein the (B) acid diffusion control agent is (B1) a photodegradable base.

7. The resist material according to claim 1, further comprising an organic solvent.

8. The resist material according to any one of claims 1 to 7, which is a resist material for electron beam or EUV.

9. A pattern formation method comprising the steps of: forming a resist film using the resist material according to any one of claims 1 to 7; exposing the resist film to light; and developing the exposed resist film using a developer.
