[0001] Binuclear metal complexes and the use thereof in organic electronics
[0002] The present invention relates to compounds of formula (I) as well as to their use as organic doping agent, as transport layer, as hole injection layer, as organic semiconductor itself, or as hole transport layer. The invention also relates to organic semiconductive materials, electronic components, semiconductor units, and doped semiconductor layers comprising the compounds of formula (I) as well as to a method to produce such a doped semiconductor layer.
[0003] BACKGROUND OF THE INVENTION
[0004] Organic electronics focuses on the development, characterization and application of new materials, both based on small organic molecules and polymers with certain desired electronic properties for the production of electronic components.
[0005] These include, for example, organic field-effect transistors (OFETs), such as organic thin-film transistors (OTFTs), organic electroluminescent devices, such as organic light-emitting diodes (OLEDs), organic solar cells (OSCs), e.g. exciton solar cells, dye-sensitized solar cells (DSSCs), or perovskite solar cells; electrophotography, e.g., photoconductive materials in organic photoconductors (OPCs); organic optical detectors; organic photoreceptors; lightemitting electrochemical cells (LECs); and organic laser diodes.
[0006] It is known that organic semiconductor matrices can be strongly influenced in terms of their electrical conductivity by doping. Such organic semiconductor layers of semiconductor matrix material can be built either from compounds with electron donor properties (p-type conductors) or from compounds with electron acceptor properties (n-type conductors). Unlike inorganic semiconductors, organic semiconductors have very low intrinsic charge carrier density. To achieve good semiconductor properties, organic semiconductor matrix materials are therefore usually doped. For n-doping, strong electron donors (n-dopants) are used to transfer an electron to the LUMO (lowest unoccupied molecular orbital) of the semiconductor matrix (n-dop- ing), resulting in a free electron on the matrix (SOMO - singly occupied molecular orbital). For p-doping, strong electron acceptors (p-dopants) are used to remove an electron from the HOMO (highest occupied molecular orbital) of the semiconductor matrix (p-doping), leaving a hole. In other words, for effective p-doping, the LUMO of the dopant must be similar or below the HOMO energy of the matrix. The p-dopant acts as an acceptor for an electron, leaving a moving hole (SOMO) in the matrix. Due to the requirement of such a deep LUMO of the p- dopant, only very few materials are suitable for an application as p-dopant.
[0007] Known p-dopants and / or hole injection materials for electron donor materials are electron acceptors such as tetracy-anoquione methane (TCNQ), 2,3,5,6-tetrafluorotetracyano-1 ,4-benzo- quinone methane (F4TCNQ), trinaphthylenes (HATNA), metal oxides such as MoOa or WO3, or radialene compounds as e.g. described in EP 2180029. The acceptor molecules generate so-called holes in the semiconductor matrix materials (hole transport materials) by electron transfer processes, and the conductivity of the semiconductor matrix material (hole transport material) is more or less changed depending on the number and mobility of the holes. Known as a matrix material with hole transport properties are for example, N,N’-perarylated benzidines such as TPD or N,N’,N"-perarylated starburst compounds such as the substance TDATA, or, however, also certain metal phthalocyanines, such as in particular zinc phthalocyanine ZnPc . Such kind of electron acceptor compounds are e.g. described in EP2180029 A1 , which regards the use of radialene compounds as doping agents for an organic semiconductive matrix material.
[0008] However, the compounds or compound classes described above have disadvantages for technical use in the production of doped semiconductors or corresponding electronic components with such doped layers as they have too high absorption coefficients, are too volatile, exhibit an unstable evaporation rate, have a too low electron affinity and / or show low thermostability. A high absorption leads to an unwanted reduction of efficiency in light-emitting components (such as OLEDs) and light-converting components (such as solar cells). High volatility, unstable evaporation behaviour and low thermostability results in undesired irregularities in the performance of the electronic component and reduction of component stability. In addition, some of these substance classes have very high manufacturing costs.
[0009] Furthermore, there are new developments in the field of p-dopants, e.g. metal complexes are applied as p-dopants. A very promising class of p-dopants are based on Cerium (IV) complexes as described in EP 4029069 A1 or in EP 4305681 A1. The continuous development of novel hole transport materials with unprecedented properties also requires the development of novel p-dopants with versatile doping properties.
[0010] Accordingly, there remains a need to improve semiconductor materials and of devices comprising these semiconductor materials and it is an object of the present invention to overcome the disadvantages of the state of the art, in particular to make new organic compounds available that can be used in particular as doping agent for the doping of organic semiconductors, that can furthermore be more readily handled in the production process and that result in electronic components whose organic semi-conductive materials can be reproducibly manufactured. Furthermore, the present invention is providing a versatile structure class that allows the design of electron acceptor compounds by tethering different types of substituents. In particular, hole transport materials with a wide range of HOMO-levels shall be dopable by the new organic mesomeric compounds.

[0302] To determine the evaporation temperature, 15 mg of the material was filled in an aluminum oxide crucible of a point source and heated in a vacuum chamber (base pressure <5 x 10 -7 mbar) at 5 K / min until an evaporation rate of 0.3 A / s is reached. The evaporation rate is monitored with a quartz crystal microbalance (QCM). The rate is kept constant for 10 min by controlling the heating and the evaporation temperature is determined by measuring the temperature at the bottom of the crucible with a thermocouple. To achieve stable evaporation rates and to avoid cross contamination in mass production of organic electronic devices, such as OLEDs, it is advantageous to use materials with a high evaporation temperature of at least above 120°C. Advantageously, evaporation temperatures above 120°C reduce the risk of cross contamination during thermal evaporation in vacuum and are accordingly suitable for mass production.
[0303] For the measurement of the lateral conductivity, a transmission line method was used. Interdigitated ITO (indium tin oxide) electrodes were formed by photolithography on a glass substrate with four different channel lengths (40 pm, 80 pm, 120 pm, 160 pm). Then organic layers were deposited by thermal evaporation under ultrahigh vacuum conditions (base pressure <5 x 10 -7 mbar) by controlling the evaporation rates with quartz crystal microbalances (QCMs). First, a 10 nm thick p-doped layer was prepared by co-evaporation of the p-dopant and the semiconductor matrix material. To obtain a specific dopant concentration, the individual deposition rates were controlled with independent QCMs. These films were covered with 100 nm of intrinsic semiconductor matrix material to mimic the typical layer stack (common hole-injection layer + common hole-transport layer) in OLED display. Samples were encapsulated with glass lid and getter material under nitrogen atmosphere and characterized ex-situ at room temperature. Current-voltage characteristics (-10 V to 10 V) were measured using a source-measure unit Keithley 2400 and the lateral conductivity was determined from the slope of the resistance vs. channel length plot and by normalizing to the thickness of the p-doped layer, accounting for almost the entire current.
[0304] As semiconductor matrix material, HT-1 (N-([1,1'-Biphenyl]-4-yl)-9,9-dimethyl-N-(4-(9-phenyl- 9H-carbazol-3-yl)phenyl)-9H-fluoren-2-amine), HT-2 (N-(9,9-Diphenyl-9H-fluoren-2-yl)-N,9-di- phenyl-9H-carbazol-3-amine), and HT-3 (9,9-bis[4-(N,N-bis-biphenyl-4-yl-amino)phenyl]-9H- fluorene) were used. HT-1, HT-2, and HT-3 have a HOMO level of about -5.15 eV, -5.08 eV, and -5.28 eV, respectively, wherein the HOMO level is measured by cyclic voltammetry as described herein.

[0309] A technical effect is shown in Table 8. As can be seen from Table 8, Inventive examples D2, D5 and D12 show high evaporation temperatures, significantly above 120°C. Accordingly, these materials can advantageously be used for mass production using thermal evaporation. To achieve stable evaporation rates and to avoid cross contamination in mass production of organic electronic devices, such as OLEDs, it is advantageous to use materials with a high evaporation temperature of at least above 120°C, preferably above 150°C. Advantageously, evaporation temperatures above 120°C reduce the risk of cross contamination during thermal evaporation in vacuum and are accordingly suitable for mass production.
[0310] Another technical effect is shown in Table 9, which shows that inventive examples D2, D5, and D12 lead to conductivities above 1 E-6 S / cm for semiconductor matrix materials with shallow HOMO, such as HT-1 and HT-2, and should therefore be suitable for use in OLED. Inventive example D5 and D12 leads to conductivities well above 1 E-6 S / cm even for semiconductor matrix materials with deeper HOMO, such as HT-3.
[0311] Especially the possibility of doping matrix materials with deep HOMOs is a critical aspect in order to further improve the efficiency of organic electronic components. In organic solar cells, the application of doped semiconductors with a deep HOMO level may increase the achievable built-in voltage and may accordingly improve the power conversion efficiency. In OLEDs, the use of doped semiconductors with a deep HOMO in the hole injection or hole transport layer enables the use of new more efficient materials in the emitting layer while maintaining a low operating voltage, which is beneficial to achieve higher power efficiencies. Therefore, it is highly relevant to improve the doping of matrix materials with deep HOMO levels or deep HOMO energies.
[0312] To verify that the inventive examples are suitable for use in OLEDs, an OLED structure was prepared as follows. For Example 1 (E1), a glass substrate with pre-patterned 130 nm ITO anode was ultrasonically washed with dimethyl sulfoxide for 20 minutes, rinsed by Di-water for 5 minutes and ultrasonically washed with first Di-water and then with ethanol for 10 minutes. The substrate was then rinsed with Di-water and consequently dry-spined at 1500 rpm in a nitrogen stream, followed by oxygen plasma treatment to prepare the anode surface.

[0318] The electro-optical performance parameters of the OLEDs were measured at room temperature. The current-voltage characteristic is measured using a source-measure unit Keithley 2400. The voltage is applied with a step width of 0.1 V in the range from -2 V to 6 V. At each voltage step, the current through the OLED device is detected. The light intensity is measured by the spectrometer CAS 140 CT. Additionally, the OLED light intensity is detected by a photodiode at each voltage step, the signal of which is sensed by a second source-measure unit Keithley 2400. The device lifetime was evaluated by monitoring the luminance decay overtime. The OLEDs were placed in black boxes and operated at a constant current density of 10 mA / cm2. Luminance was measured using a photodiode at 600-second intervals. The LT70 value was determined in hours as the time at which the luminance decreased to 70% of its initial value. Simultaneously, the operating voltage was recorded, and the voltage at LT70 was noted. AV (LT70) I V0 describes the relative change in voltage with respect to the initial voltage, i.e. AV (LT70) / V0 is calculated as the ratio of the voltage increase from V0 to the respective voltage at LT70 and the initial voltage V0.

The OLED structure of example 1 (E1) has advantageously a significantly reduced driving voltage and much better voltage stability as reflected in a lower voltage rise AV (LT70) / V0 than OLED structures of the comparative examples CE1 and CE2, wherein CE2 is an OLED structure with F6-TCNNQ as a p-dopant. In comparison to an OLED structure without p-dopant in the hole-injection layer as in CE1 , the lifetime is also much longer.
[0321] This advantageously results in lower power consumption which is directly proportional to the voltage VO and to the current efficiency. The low power consumption efficiency is particularly relevant for battery-operated mobile applications, and improved device operating lifetime. In summary, the inventive examples both show high evaporation temperatures suitable for mass production and lead to conductivities of semiconductor matrix materials that allow for application in OLED display. Furthermore, it was shown that OLEDs which comprise such an inventive p-dopant show advantageously better performance values and an improved stability.
Claims
CLAIMS1. An electronic component comprising at least one compound according to formula (I)[Ce4+]2[(L)n]8- (I), wherein n is 4 and L is a bis-bidentate ligand or n is 2 and L is a bis-tetradentate ligand, wherein L is independently of each other a ligand with at least five carbon atoms.

The electronic component according to any one of the claims 1 to 4, wherein in compounds of formula (II. a) each of R1, R2, R3, and R4can be independently selected from CF3, C2F5, n-CsF?, n-C4F9and one of the formulas (111.1) - (III.48):(111.45) (111.46) (111.47) (IH.48), wherein # denotes the bond to the remaining molecule of formula (II. a).
6. The electronic component according to any one of the claims 2 to 5, wherein LA, LB, LC and LD in formula (I .a) have the same meanings or wherein at least one ligand of LA, LB, LC and LD has a different meaning than the other ligands.

The electronic component according to any one of the claims 1 to 6 in form of a light-emitting devices, preferably a light-emitting diode, a display device, a photovoltaic cell, an organic photodetector, an organic transistor, an organic diode, an organic laser diode, an organic or hybrid solar cell, an organic transistor, preferably an organic vertical transistor, or a battery.

The electronic component according to any one of the claims 1 to 7, comprising at least one hole transport layer and / or at least one hole injection layer and / or at leastone hole extraction layer and / or at least one pn-junction and / or one electron transport layer, which comprise at least one or more of the compounds of formula (I) or formula (I. a).
9. A compound of formula (I)[Ce4+]2[(L)n]8- (I), wherein n is 4 and L is a bis-bidentate ligand or n is 2 and L is a bis-tetradentate ligand, wherein L is independently of each other a ligand with at least five carbon atoms.

11. A doped semiconductor layer comprising at least one electron donor and at least one doping agent, wherein the doping agent is a compound of the formula (I) or (I. a) as defined in any one of the claims 1 to 10.

A use of the compound of formula (I) or (I. a) according to claim 9 or 10 as semiconductor, as a redox doping agent in semiconductor layers, as p-dopant in hole transport layers, as charge injector in a charge injection layer, as charge extractor in a charge extraction layer, as a sublayer of a pn-junction, especially as a sublayer of a charge-generation layer or a charge conversion layer as acceptor compound in charge-transfer complexes, as cathode material in organic and redox flow batteries, or as electrochromic material.
13. The use of at least one compound of formula (I) or (I. a) as defined in any of the claims 1 to 10, as doping agent for the doping of a semiconductive layer, as absorbing layer, as charge injection layer, or as semiconductor itself.
14. The use of reduced species of the compound of the general formula (I) or (I. a) as defined in any one of the claims 1 to 10 or of charge transfer complexes of a compound of formula (I) or (I. a) as defined in any one of claims 1 to 10 with electron donors as semiconductor or as electrochromic material.
15. A method for the preparation of a doped semiconductor layer, wherein a hole transport material and a compound of general formula (I) or (I. a) according to claim 9 or 10 is used, comprising at least one of the following steps:(a) Simultaneous evaporation of the hole transport material and the compound of formula (I) or (I. a),(b) Evaporation of a pre-mixed material containing the hole transport material and at least one compound of general formula (I) from one single source,(c) Sequential deposition of the hole transport material and at least one compound of general formula (I) or (I. a),(d) Doping of a hole transport layer by a solution containing at least one compound of general formula (I) or (I. a) followed by evaporation of the solvent by thermal treatment,(e) Surface doping of a layer of a hole transport material by a layer of at least one compound of general formula (I) or (I. a) applied to one or both surfaces of the layer of a hole transport material,(f) Preparing a solution of a hole transport material and at least one compound of general formula (I) or (I. a) and forming a film from the solution.
