[0018] While the present disclosure is amenable to various modifications and alternative forms, details of which have been shown by way of example in the drawings and will be described in detail. It should be understood, however, that the intention is not to limit aspects of the disclosure to the specific exemplary embodiments described. On the contrary, the intention is to cover all modifications, equivalents, and alternatives falling within the spirit and scope of the disclosure.

[0019] The present disclosure is directed to forming sensor zones on reticle pods, particularly reticle pods such as extreme ultraviolet (EUV) reticle pods.

[0020] 1A shows a plan view of the bottom of a base plate of a reticle pod according to one embodiment. The base plate 100 forms a portion of the inner pod of the reticle pod. The base plate 100 includes one or more sensor zones 102.

[0021] The base plate 100 includes a base plate surface material that forms a surface of the base plate 100. The base plate surface material can be a material used to form a base plate, such as aluminum, or any other suitable material for the base plate 100 of a reticle pod. The base plate 100 can further include features specifically for manipulating the reticle pod or base plate 100. The base plate surface material can be a coating that is applied to the base plate 100 to form a surface of the base plate 100, such as a nickel coating.

[0022] In one or more embodiments, at least one sensor zone 102 may be provided on the surface of the base plate 100. The sensor zone 102 is a distinct zone made of a reflective material. The sensor zone 102 is a defined area of reflective material formed on a segment of the surface of the base plate 100. The one or more sensor zones 102 cover an area less than the entire surface of the base plate 100. The sensor zone 102 may have any suitable shape for presenting a reflective material to be read by one or more sensors, such as a sensor included in a tool that handles a reticle pod that includes the base plate 100. The sensor zone 102 may include a sensor zone material, which may be a different material than the surrounding base plate material on the surface of the base plate 100. For example, the base plate 100 may be made of aluminum, and the sensor zone material is applied to exposed aluminum material or a nickel coating on the base plate 100 to form the distinct sensor zone 102. In one embodiment, the sensor zone material may be placed in contact with a coating applied to the surface material of the base plate 100 to form the distinct sensor zone 102. In one embodiment, the sensor zones 102 may be applied with a coating made of a different material than the sensor zone material used in the sensor zones 102. In one embodiment, the sensor zones 102 may be applied with a coating that includes at least some of the same materials as the sensor zones 102, but is provided by a different method than a dry coating. For example, a chrome coating may be applied to a chrome surface material for the base plate 100, and the sensor zones 102 are formed by applying additional chrome by a dry coating method, providing chrome at a different density, thickness, and uniformity within those sensor zones 102, as compared to a base plate surface material that is wet coated chrome on nickel.

[0023] The sensor zone 102 may be provided on any portion of the base plate 100 where a sensor may attempt to detect the base plate 100. In one embodiment, the sensor zone 102 is provided on the bottom surface of the base plate 100 and is visible from the bottom of the reticle pod when the base plate 100 is assembled with a cover, such as the cover 150 shown in FIG. 1B and described below. In one embodiment, one sensor zone 102 is included on the base plate 100. In one embodiment, multiple sensor zones 102 are included on the base plate. In one embodiment, the sensor zone 102 is located on the bottom surface of the base plate 100 such that it is not obscured by a cover, such as the cover 150 shown in FIGS. 1B and 1C, when a reticle pod including the base plate 100 is assembled. In the embodiment shown in FIG. 1A, four sensor zones 102 are provided on the base plate 100 and four sensor zones 102 are provided on the bottom surface of the base plate 100.

[0024] The reflective material used in the sensor zones 102 has a known spectral reflectance selected for use in a detection system of a tool that uses a pod that includes the base plate 100. In some embodiments, the reflective material can have a reflectance that is different from the reflectance of the base plate surface material, such as greater than or less than the reflectance of the base plate surface material. The sensor zones 102 can provide a spectral reflectance at one or more predetermined wavelengths that are within a known, predetermined range such that light reflected by the sensor zones 102 is associated with a particular distance of the inner pod base plate 100 from a fiducial with a tool that uses a reticle, such as an extreme ultraviolet (EUV) tool for processing wafers. As a non-limiting example, the range for the spectral reflectance of each of the sensor zones 102 is between about 57% and about 63% for at least one of the one or more predetermined wavelengths. In one embodiment, each of the sensor zones 102 has a spectral reflectance of between about 57% and about 63% at a wavelength of 880 nm. The sensor zones can include any suitable reflective material that has the desired spectral reflectance properties and can be applied by a dry coating method. The reflective material may be an inert material selected to be non-reactive during processing by the tool. The reflective material may include, by way of non-limiting example, chrome. In one embodiment, only the sensor zone or zones 102 and 152 included in the reticle pod include chrome.

[0025] The reflective material can be provided to the sensor zones 102 by dry coating methods such as physical vapor deposition (PVD), sputter deposition, chemical vapor deposition (CVD), and plasma enhanced chemical vapor deposition (PE-CVD). The resulting sensor zones 102 can have a more durable and uniform coating within those sensor zones 102 as compared to wet coating methods such as plating the entire base plate 100. Improved durability can in turn improve the appearance and maintenance of proper reflectivity for the sensor zones 102.

[0026] Figure IB shows a plan view of the bottom of a reticle pod cover 150 according to one embodiment, and Figure 1C shows a side view of the reticle pod cover 150 shown in Figure IB. The cover 150 includes a sensor zone 152.

[0027] The cover 150 is configured to be bonded to a base plate, such as the base plate 100 shown in FIG. 1A, to form a reticle pod configured to house a reticle. The cover 150 can be configured such that a reticle housing portion 158 is surrounded by the base plate 100. The cover 150 can further include features for manipulating the reticle pod or the cover 150, among other things. The cover 150 can be made of any suitable material, such as aluminum. The surface of the cover 150 is a cover surface material, which can be the material forming the body of the cover 150 or a coating formed thereon, such as nickel.

[0028] In addition to or instead of the sensor zone 152 provided on the base plate 100, one or more sensor zones 102 can be provided on the cover 150. The one or more sensor zones 152 are individual zones that include a reflective material. The one or more sensor zones 152 cover an area that is less than the entire surface of the cover 150. The reflective material can be applied by a dry coating process. The sensor zones 152 can have any suitable shape to present a reflective material that is read by one or more sensors, such as sensors included in a tool that handles a reticle pod that includes the cover 150. The sensor zones 152 can use the same or different reflective material from a sensor zone on a base plate that is used with the cover 150, such as the reflective material of the sensor zone 102 on the base plate 100 shown in FIG. 1A. The one or more sensor zones can be provided on the cover 150 such that the one or more sensor zones can be read by a tool when the cover 150 is combined with a base plate, such as the base plate 100, to form an inner pod of a reticle pod. In one embodiment, the sensor zones 152 are positioned such that they are not obscured by a base plate, such as base plate 100 shown in Figure 1A, when a reticle pod including the base plate and cover 150 is assembled. In the embodiment shown in Figures 1B and 1C, four sensor zones 152 are provided, two of the sensor zones 152 on the bottom surface of extension 154 from side 156 of the cover as seen in Figure 1B, and two more sensor zones on the outward facing side of cover 150 as seen in Figure 1C.

[0029] The reflective material used in the sensor zones 152 has a known spectral reflectance selected for use with a detection system of a tool that uses a pod that includes the cover 150. The reflective material can be an inert material selected to be non-reactive during processing by the tool. The sensor zones 152 can provide a spectral reflectance at one or more predetermined wavelengths that are within a known, predetermined range such that light reflected by the sensor zones 152 is associated with a particular distance of the inner pod cover 150 from a reference with a tool, such as an extreme ultraviolet (EUV) tool for processing wafers using a reticle. As a non-limiting example, the range for the spectral reflectance of each of the sensor zones 152 is between about 57% and about 63% for at least one of the one or more predetermined wavelengths. In one embodiment, each of the sensor zones 152 has a spectral reflectance between about 57% and about 63% at a wavelength of 880 nm. The sensor zones 152 can include any suitable reflective material that has the desired spectral reflectance properties and can be applied by a dry coating method. The reflective material can be an inert material selected to be non-reactive during processing by the tool. The reflective material may include, by way of non-limiting example, chrome, hi one embodiment, only the sensor zone or zones 102 and 152 included in the reticle pod include chrome.

[0030] The reflective material can be provided to the sensor zones 152 by dry coating methods such as physical vapor deposition (PVD), sputter deposition, chemical vapor deposition (CVD), and plasma enhanced chemical vapor deposition (PE-CVD). The resulting sensor zones 152 can have a more durable and uniform coating within those sensor zones 152 as compared to wet coating methods such as plating the entire cover 150. Improved durability can in turn improve the appearance and maintenance of proper reflectivity for the sensor zones 152.

[0031] Cover 150 can include additional features for the function of the reticle pod it is contained in. For example, cover 150 can include a reticle receiving portion 154 ominous portion of an interior space configured to receive a reticle, such as a photolithography mask.

[0032] 2 shows a flow chart of a method for manufacturing a reticle pod according to one embodiment. The dry coating method can be, by way of non-limiting examples, physical vapor deposition (PVD), sputter deposition, chemical vapor deposition (CVD), and plasma-enhanced chemical vapor deposition (PE-CVD). The sensor zone or zones to which the reflective material is applied at 206 are discrete zones, and these discrete zones constitute less than the entire surface of the base plate. The sensor zone or zones can be defined, for example, through a mask applied during deposition by the dry coating method, the mask allowing deposition only on the sensor zone or zones.

[0036] The reflective material applied to the base plate at 206 has a known spectral reflectance selected for use with a detection system of a tool that uses the pod that includes the base plate. The reflective material can be applied to the sensor zones such that the sensor zones provide a spectral reflectance at one or more predetermined wavelengths that are within a known, predetermined range such that light reflected by the sensor zones is associated with a particular distance of the inner pod base plate from a fiducial using a tool, such as an extreme ultraviolet (EUV) tool for performing processing using the reticle. By way of non-limiting example, the range for the spectral reflectance of each of the sensor zones is between about 50% and about 70% for at least one of the one or more predetermined wavelengths. In one embodiment, each of the sensor zones has a spectral reflectance of between about 50% and about 70% at a wavelength of 880 nm.

[0037] At 208, a cover is provided. The cover is a cover formed for a reticle pod. The cover can be any material suitable for a reticle pod cover, such as, by way of non-limiting example, aluminum. The coating can be any suitable coating applied to the cover, such as a coating that improves appearance, provides wear resistance, provides an inert surface compatible for use in processing with a reticle, or any other desired function of such a coating. The coating applied at 210 can be a wet coating process, such as plating, or any other coating method that includes immersing the cover in a liquid. At 210, one or more such coatings can be applied to the cover. The one or more coatings applied to the cover at 210 can be the same coating as the coating applied to the base plate at 204. The one or more coatings applied to the cover at 210 can include one or more coatings that are different from the one or more coatings applied to the base plate at 204. One of the coatings applied at 210 can be nickel.

[0039] In some embodiments, a reflective material can be applied to one or more discrete locations on the cover to form the sensor zones at 212 using a dry coating method. The dry coating method can be any method that does not involve applying a liquid to the cover during coating. The dry coating method can be, by way of non-limiting examples, physical vapor deposition (PVD), sputter deposition, chemical vapor deposition (CVD), and plasma-enhanced chemical vapor deposition (PE-CVD). The sensor zone or zones to which the reflective material is applied at 212 are discrete zones, and these discrete zones constitute less than the entire surface of the cover. The sensor zone or zones can be defined, for example, through a mask applied during deposition by the dry coating method, the mask allowing deposition only on the sensor zone or zones.

[0040] The reflective material applied to the cover at 212 has a known spectral reflectance selected for use with a detection system of a tool that uses the pod that includes the cover. The reflective material can be an inert material selected so as not to react when a reticle is in use. The reflective material can include, as a non-limiting example, chrome. The reflective material can be applied to the sensor zones such that the sensor zones provide a spectral reflectance at one or more predetermined wavelengths that are within a known, predetermined range to allow light reflected by the sensor zone to be associated with a particular distance of the inner pod base plate from a fiducial using a tool, such as an extreme ultraviolet (EUV) tool for performing processing using the reticle. As a non-limiting example, the range for the spectral reflectance of each of the sensor zones is between about 50% and about 70% for at least one of the one or more predetermined wavelengths.
