Abstract

The present application relates to a polymer for a photoetching medium composition, and a photoetching medium composition. The polymer has a structural unit as represented by general formula (1) below. In the present invention, under the circumstance that the polymer retains a carbon-rich structure (i.e. a multi-benzene-ring structure), a secondary hydroxyl structure is introduced into the structure and can provide a cross-linking site during a film-forming process of a material, thereby improving the overall cross-linking density of the material and further improving the etching resistance of the material. In addition, the secondary hydroxyl structure can serve as a polar acting site and has relatively strong movement ability, thereby prompting an improvement in the ability thereof regarding interaction with a solvent, and ensuring the dissolution performance of the material. The polymer of the present application has both good solubility and good etching resistance, the solubility thereof is maintained while the etching resistance thereof is improved, and the polymer is very suitable as an etching-resistant dielectric layer material.

Description

Polymer for photolithographic dielectric composition and photolithographic dielectric composition Technical Field

[0001] The present application relates to polymers for photolithographic dielectric compositions and photolithographic dielectric compositions. Background Art

[0002] Photolithography is one of the most important processes in the manufacture of semiconductor integrated circuit chips. Specifically, photolithography utilizes the photosensitivity of photoresist (photoresist) to transfer the fine circuit patterns of the integrated circuit from the mask to the photoresist. The final pattern is then formed on the substrate through a subsequent etching process, or ion implantation is performed through ion implantation. With the development of the semiconductor integrated circuit industry, the integrated circuit patterns produced by photolithography have become increasingly fine, from tens of nanometers to several nanometers. In a typical photolithography process, the photoresist forms a photolithographic pattern after exposure and development, and serves as a mask for etching the underlying substrate material. Therefore, the photoresist layer must have a certain degree of etch resistance. With the development of photolithography and the increasing demand for pattern fineness, the thickness of the photoresist layer must be reduced to improve resolution, resulting in the fact that photoresist alone cannot fully fulfill the role of mask. Therefore, a multi-layer stacking process (such as photoresist-antireflective interlayer-etch-resistant interlayer-substrate material layer) must be designed to meet the production requirements of high-aspect ratio patterns. After the photolithography pattern is formed in the photoresist layer, the pattern is transferred layer by layer to the intermediate dielectric layers and the base material layer by taking advantage of the different etching rates of the etching gas for different material layers. Throughout the entire process, the previous layer of material acts as an etching mask for the next layer.

[0003] Furthermore, spin coating is a more cost-effective method for thin-film fabrication than chemical deposition, and the resulting intermediate layer exhibits improved fillability and planarization properties. Therefore, the intermediate dielectric layer material must possess excellent etch resistance, planarization, and anti-reflection properties while also maintaining good solubility. Therefore, there remains a need in the art for a photolithography dielectric layer material with improved etch resistance and balanced solubility.

[0089] Among them, R 2 is hydroxyl group, R 3is a C8-C20 aryl methylene group, such as anthrylmethylene, pyrenylmethylene, naphthylmethylene, phenylmethylene, etc., is a C8-C30 aryl methine group, such as diphenylmethyl, fluorenyl, etc., is a C8-C40 aryl carbonyl group, such as triphenylcarbonyl, phenylfluorenylcarbonyl, etc. The structural unit represented by the general formula (6) above has two hydroxyl groups, and the two hydroxyl groups are located on two different benzene rings of the naphthalene ring.

[0090] The structural unit represented by general formula (5) is the structural unit represented by general formula (7)

[0091] Among them, R 1 Selected from substituted with 0 to 3 R A Preferably, the C6-C20 aryl group is selected from phenyl, naphthyl, fluorenyl, anthracenyl, phenanthrenyl, pyrenyl, biphenyl and terphenyl.

[0092] R 2 is hydroxyl group;

[0093] R 3 is a C8-C20 aryl methylene group, such as anthrylmethylene, pyrenylmethylene, naphthylmethylene, phenylmethylene, etc.; or is a C8-C30 aryl methine group, such as diphenylmethyl, fluorenyl, etc.; or is a C8-C40 aryl carbonyl group, such as triphenylcarbonyl, phenylfluorenylcarbonyl, etc. The structural unit represented by the general formula (7) above has two hydroxyl groups, and the two hydroxyl groups are located on two different benzene rings of the naphthalene ring.

[0094] The polymer of the present application may contain the structural unit represented by the general formula (4) and / or the structural unit represented by the general formula (5) (especially, the structural unit represented by the general formula (6) and / or the structural unit represented by the general formula (7)). Since the structural units represented by the general formulas (4) to (7) above have an R containing an aromatic group, 3 The group can make the polymer of the present application have a higher carbon content, thereby making the polymer have better etching resistance.

[0095] In the above process of preparing the polymer, a compound with a group R can be added to the polymerization raw material. 3 Reactive compounds are used to form random copolymers containing structural units of formula (1) / (2) / (3) and structural units represented by general formula (4) and / or structural units represented by general formula (5) (particularly, structural units represented by general formula (6) and / or structural units represented by general formula (7)). 3 The reactive compounds include pyrene methanol, anthracene methanol, naphthalene methanol, benzyl alcohol, dibenzyl alcohol, fluorenyl methanol, triphenylmethanol, phenylfluorenylmethanol, 1-phenylethanol and the like.

[0096] After the polymerization reaction, or during the polymerization reaction, a certain amount of aldehyde compound is added to the reaction system to introduce a secondary hydroxyl structure on the side chain of the polymer. The aldehyde compound may include one or more aldehyde compounds, such as benzaldehyde, furfural, hydroxybenzaldehyde (including m-hydroxybenzaldehyde and p-hydroxybenzaldehyde), naphthalene formaldehyde, anthracene formaldehyde, biphenyl formaldehyde, pyrene formaldehyde, pyridine formaldehyde, cyclohexyl formaldehyde, etc. 2 The amount of the aldehyde compound used can be 0.1 to 2.0 mol.

[0097] It should be noted that the side chain modification of the polymer in this application is performed after the polymer chain is formed. Therefore, not every polymer chain segment has a secondary hydroxyl structure introduced by the aldehyde compound. The modification rate of the secondary hydroxyl structure is between 20% and 95%.

[0098] It should be noted that, in the prepared polymer, the R 3 The group and the secondary hydroxyl structure can be located in the same structural unit, as shown in the structural unit of general formula (5) / (7); the R 3 The group can also be located in a different structural unit from the secondary hydroxyl structure, that is, with the R 3 The structural unit of the group does not contain the secondary hydroxyl structure, as shown by the structural unit represented by the general formula (4) / (6).

[0099] In one embodiment, the weight average molecular weight of the polymer is 500 to 20,000 Da, preferably 1,000 to 5,000 Da; and the molecular weight distribution (PDI) is 1.1 to 4.0.

[0100] Because the polymers of this application contain secondary hydroxyl structures, their solubility can be improved, increasing the wettability of the material to the substrate, thereby improving the film quality. Furthermore, these secondary hydroxyl structures are reactive groups that can react with crosslinkers to increase the degree of crosslinking in the film layer, thereby improving the film's etch resistance. Therefore, the above-mentioned compounds and polymers of this application have high solubility in solvents, particularly in propylene glycol monomethyl ether acetate (PGMEA), propylene glycol monomethyl ether (PGME), and cyclohexanone, and exhibit excellent solubility and superior etch resistance.

[0101] Photolithographic dielectric composition

[0102] Typically, etch-resistant dielectric layer materials are required to exhibit superior etch resistance in industrial applications. In recent years, efforts have been made to develop dielectric layer materials and apply these materials to multilayer stacking processes. However, existing experience shows that improving material etch resistance (e.g., pursuing high carbon content) often comes at the expense of solubility and film-forming properties.

[0103] However, the polymer of the present invention, while maintaining a carbon-rich structure (i.e., a polyphenyl ring structure), introduces a secondary hydroxyl structure into the structure. The secondary hydroxyl structure can provide a cross-linking site during the film-forming process of the material, thereby increasing the overall cross-linking density of the material and thus improving the etching resistance of the material. In addition, the secondary hydroxyl structure can be used as a polar action site and the structure has a strong mobility, which promotes the interaction ability with the solvent to improve, thereby ensuring the performance of the material in terms of dissolution. The polymer of the present application has excellent performance in terms of solubility and etching resistance, and while improving etching resistance, takes into account its solubility, and is very suitable as an etching-resistant dielectric layer material.

[0170] Table 1-1

[0171] As shown in the statistical results in Table 1-1, under the test conditions of this experiment, the etching rates of Examples 1-7 were superior to those of Comparative Examples 1 and 2. This indicates that polymers A1-A7 used in Examples 1-7 have superior etching resistance compared to the polymers used in the comparative examples. Comparing the structures of polymers A1-A7 and B2 and the etching test results of the corresponding examples demonstrates that the introduction of secondary hydroxyl groups into the polymer composition is beneficial for improving the material's etching resistance.

[0172] Furthermore, the statistical results in Table 1-1 show that the polymers A-1 to A-7 used in Examples 1 to 7 all exhibited excellent solubility under the experimental conditions, comparable to that of the comparative examples. This indicates that the polymer structure has no negative impact on solubility.

[0173] In summary, the polymer having a secondary hydroxyl structure of the present application can improve the etching resistance of the composition while taking into account the solubility.
