DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS
[0011] Hereinafter, the embodiments of the present invention will be described in detail with reference to the accompanying drawings. Note that the following embodiments do not limit the invention according to the claims. Although the embodiments describe a number of features, not all of these features are essential to the invention, and the features may be combined in any manner. Furthermore, in the accompanying drawings, the same reference numbers are used for the same or similar configurations, and duplicated descriptions are omitted.
[0012] [First embodiment] An electronic component 500 according to a first embodiment will be described with reference to FIG. 1, FIG. 2(a), and FIG. 2(b). FIG. 1 is a perspective view showing the structure of the electronic component 500 according to the first embodiment, and FIG. 2(a) is a plan view of the electronic component 500 as viewed from the direction A in FIG. 1, but for convenience, the second substrate 201 is not shown. FIG. 2(b) is a cross-sectional view of an electrode connection portion (B in FIG. 1) as viewed from the direction C in FIG. 1. In FIG. 2(b), an element region, which will be described later, is not shown. The electronic component 500 may include a first structure (electronic substrate) 100, a second structure (circuit substrate) 200, a connection member 300, and a filling member. The filling member may be air, resin, or the like, but in the following embodiment, a resin member 400 will be taken as an example for description.
[0013] The first structure 100 may have a first substrate 101 made of a substrate material such as silicon or glass, and a first electrode 102 disposed on a first main surface of the first substrate 101. The first main surface of the first substrate 101 may include an element region in which electronic elements are disposed, and a peripheral region disposed between the element region and an edge of the first substrate 101, and the first electrode 102 may be disposed in the peripheral region. The first main surface of the first substrate 101 may be covered by another layer, or may not be covered. When the first main surface of the first substrate 101 is covered by another layer, the other layer may be an insulating layer, and may specifically include an oxide layer, a nitride layer, an oxynitride layer, or a resin layer. The second structure 200 may have a second substrate 201 and a second electrode 202 disposed on a second main surface of the second substrate 201. The second electrode 202 is disposed so as to face the first electrode 102. Therefore, the second main surface is also disposed so as to face the first main surface. Typically, the first substrate 101 has a plurality of first electrodes 102 arranged on the first main surface, and the second substrate 201 has a plurality of second electrodes 202 arranged on the second main surface. In this case, the corresponding second electrodes 202 among the plurality of second electrodes 202 face each of the plurality of first electrodes 102. The connection member 300 is arranged so as to electrically connect the first electrode 102 of the first structure 100 and the second electrode 202 of the second structure 200. In addition, the height of the connection member 300 in the vertical direction of the first main surface may be higher than the height of the first electrode 102 and the second electrode 202 in the vertical direction of the first main surface. The resin member 400 is an adhesive such as a thermosetting resin, a UV curable resin, or a UV-thermal combined curable resin, and is arranged between the first substrate 101 and the second substrate 201 so as to surround the periphery of the connection member 300.
[0014] The second structure 200 may be, for example, a flexible wiring board, more specifically, a wiring pattern formed on a flexible film such as polyimide. Alternatively, the second structure 200 may be a rigid-flexible wiring board that is a composite of a flexible film and a rigid substrate. The second structure 200 may be configured to supply power to the first structure 100 from the outside. In addition, the second structure 200 may have a function of inputting a signal from the outside to the first structure 100, and a function of transmitting or outputting a signal from the first structure 100 to the outside.
[0015] Hereinafter, a method for manufacturing the electronic component 500 of the first embodiment will be described with reference to Figures 3(a) to 3(d). First, as illustrated in Figure 3(a), a first structure 100 is prepared in which a first electrode 102 is disposed on a first main surface of a first substrate 101 made of silicon, glass, or the like.
[0016] Next, as illustrated in FIG. 3(b), a connection member 300 is formed on the first electrode 102. For example, the connection member 300 may be formed by a wire bonding method or a plating method. In particular, when the connection member 300 is formed by a wire bonding method, the connection member 300 may be a stud bump. When the connection member 300 is formed by a plating method, the connection member 300 may be formed by an electrolytic plating method or an electroless plating method. When the connection member 300 is formed by a plating method, the plating bath (plating solution) may contain gold, silver, copper, or nickel. The material of the connection member 300 may be gold, silver, copper, or the like. Here, the connection member 300 is formed on the first electrode 102, but the connection member 300 may be formed on the second electrode 202.
[0017] Next, a second structure 200 is prepared in which a second electrode 202 is disposed on a second main surface of a second substrate 201 such as a flexible wiring board. As illustrated in Fig. 3(c), a resin member 400 is disposed on the second main surface of the second structure 200. Note that although the resin member 400 is disposed on the second structure 200 side here, the resin member 400 may be disposed on the first structure 100 side.
[0018] Finally, as illustrated in FIG. 3(d), the first structure 100 and the second structure 200 are arranged so that the connection member 300 connects the first electrode 102 and the second electrode 202. Thereafter, the second structure 200 is pressurized and heated by heat and pressure, thereby hardening the resin member 400 while connecting the connection member 300 and the second electrode 202. At this time, an elastic body may be arranged between the heater and the electronic component 500. The elastic body may be a Teflon (registered trademark) sheet, a rubber sheet, or the like. Note that, although the second structure 200 side is pressurized and heated here, the first structure 100 side may be pressurized and heated, or pressurized and heated from both the first structure 100 side and the second structure 200 side.
[0019] By the above-mentioned manufacturing method, the electronic component according to the present invention can make the distance between the first main surface to which the first electrode 102 is not in contact and the second main surface to which the second electrode 202 is not in contact shorter than the distance between the first main surface to which the first electrode 102 is in contact and the second main surface to which the second electrode is in contact. In other words, in FIG. 2(b), d1 can be made shorter than d2. In a high-temperature environment, the resin member 400 tends to expand more than the metal constituting the electrode, so that the resin member 400 may break the connection between the electrode and the connection member. Since the electronic component according to the present invention has the above-mentioned structure, the volume of the resin member 400 disposed between the first substrate 101 and the second substrate 201 can be suppressed. As a result, in a high-temperature environment, the amount of thermal expansion of the resin member 400 can be suppressed, so that the breakage of the connection between the electrode and the connection member can be suppressed. In other words, the reliability of the connection between the electrode and the connection member can be improved. Furthermore, the electronic component according to the present invention can obtain the same effect not only between the second electrodes 202 (area D in FIG. 2(b)) but also between the second electrodes 202 and the first substrate 101 (area E in FIGS. 2(a) and 2(c)). In other words, the volume of the resin member 400 can be reduced in area E in FIGS. 2(a) and 2(c). Therefore, breakage of the connection between the electrodes and the connection member can be further reduced. FIG. 2(c) is a schematic cross-sectional view seen from the direction F in FIG. 2(a).
[0020] [Second embodiment] An electronic component 500 according to a second embodiment will be described with reference to FIG.
[0021] The surface where the second electrode 202 and the connection member 300 are in contact is the third main surface. The second electrode 202 and the connection member 300 may be in direct contact with each other or may be in contact with each other via an intermediate body. The intermediate body will be described in detail in the third embodiment described later. The difference from the first embodiment shown in FIG. 2(b) is that the distance between the first main surface to which the first electrode 102 is not in contact and the second main surface to which the second electrode 202 is not in contact is shorter than the distance between the third main surface and the first main surface to which the first electrode 102 is in contact. In other words, in FIG. 4, d1 is shorter than d3. By having the above structure, the second embodiment can further reduce the volume of the resin member 400 compared to the first embodiment, and therefore can further reduce the amount of thermal expansion of the resin member 400. As a result, the breakage of the connection portion between the electrode and the connection member can be further suppressed compared to the first embodiment. Furthermore, similar to the first embodiment, in addition to between the second electrodes 202 (area D in Figure 2(b)), the same effect can also be obtained between the second electrodes 202 and the first substrate 101 (area E in Figures 2(a) and 2(c)).
[0022] An electronic component having the structure illustrated in FIG. 4 can be manufactured by applying pressure during compression and heating, increasing the temperature during compression and heating, or changing the hardness of the second structure 200 in the manufacturing method of an electronic component according to the first embodiment.
[0023] [Third embodiment] An electronic component 500 according to a third embodiment will be described with reference to FIG.
[0024] The difference between the first embodiment shown in FIG. 5(a) and FIG. 2(b) and the second embodiment shown in FIG. 5(b) and FIG. 4 is that the conductive particles 401 are disposed between the second electrode 202 and the connection member 300. In FIG. 5, the conductive particles 401 are illustrated as an intermediate disposed between the second electrode 202 and the connection member 300, but the intermediate is not limited to a material that can electrically connect the second electrode 202 and the connection member 300. By disposing the conductive particles 401 between the second electrode 202 and the connection member 300, the conductive particles 401 penetrate into at least one of the second electrode 202 or the connection member 300, thereby improving the connection force between the second electrode 202 and the connection member 300. Specifically, the conductive particles 401 are disposed so that a recess is formed on at least one surface of the second electrode 202 or the connection member 300. As a result, the breakage of the connection portion between the second electrode 202 and the connection member 300 can be further suppressed. 5, the conductive particles 401 are illustrated only between the second electrode 202 and the connection member 300, but the present invention is not limited thereto. The conductive particles 401 may be present between the first electrode 102 and the connection member 300, or may be present in the resin member 400 other than between the electrode and the connection member 300.
[0025] [Fourth embodiment] An electronic component 500 according to a fourth embodiment will be described with reference to FIG.
[0026] The difference between FIG. 6(a) and the second embodiment shown in FIG. 4 is that the second electrode 202 is curved. In other words, the distance (d4 in FIG. 6) between the surface of the third main surface that is not in contact with the connection member 300 (area G in FIG. 6) and the first main surface is shorter than the distance (d5 in FIG. 6) between the surface of the third main surface that is in contact with the connection member 300 and the first main surface. With the above structure, the volume of the resin member 400 disposed between the first substrate 101 and the second substrate 201 can be further suppressed compared to a state in which the second electrode 202 is not curved. Therefore, breakage of the connection portion between the second electrode 202 and the connection member 300 can be further suppressed.
[0027] The electronic component 500 shown in FIG. 6(b) has a structure in which an external electrode 203 is provided on the second substrate 201 in addition to the structure in FIG. 6(a). In particular, in the region where the second electrode 202 is not in contact (region D in FIG. 6(b)), the external electrode 203 is provided on the second substrate 201, so that the distance between the first main surface not in contact with the first electrode 102 and the second main surface not in contact with the second electrode 202 can be further shortened. Therefore, compared to FIG. 6(a), the volume of the resin member 400 disposed between the first substrate 101 and the second substrate 201 can be further reduced. Therefore, the breakage of the connection between the second electrode 202 and the connection member 300 can be further suppressed.
[0028] [Application example] FIG. 7 is a schematic diagram showing an example of a display device according to the present embodiment. The display device 1000 may have a touch panel 1003, a display panel 1005, a frame 1006, a circuit board 1007, and a battery 1008 between an upper cover 1001 and a lower cover 1009. The touch panel 1003 and the display panel 1005 correspond to a first substrate having a first electrode provided on a first main surface, and the flexible printed circuits FPC 1002 and 1004 correspond to a second substrate having a second electrode provided on a second main surface. A transistor is printed on the circuit board 1007. The battery 1008 may not be provided if the display device is not a portable device, and may be provided in a different position even if the display device is a portable device.

[0032] The imaging device 1100 has an optical section (not shown). When the optical section has multiple lenses, light passing through the optical section forms an image on an imaging element housed in a housing 1104. The focus of the multiple lenses can be adjusted by adjusting their relative positions. This operation may be performed manually or automatically. The imaging device may be called a photoelectric conversion device. [0044] The glasses 1600 further include a control device 1603. The control device 1603 functions as a power source that supplies power to the image capture device 1602 and the display unit. The control device 1603 also controls the operations of the image capture device 1602 and the display unit. The lens 1601 is formed with an optical system for focusing light on the image capture device 1602 and the display unit.
[0045] The glasses 1610 (smart glasses) will be described with reference to FIG. 11(b). The glasses 1610 have a control device 1612, and the control device 1612 is provided with a display device having electronic components according to the present invention. The control device 1612 may further have an imaging device corresponding to the imaging device 1602. An optical system for projecting light emitted from the control device 1612 is formed in the lens 1611, and an image is projected onto the lens 1611. The control device 1612 functions as a power source for supplying power to the imaging device and the display device, and controls the operation of the imaging device and the display device. The control device may have a line of sight detection unit that detects the line of sight of the vehicle in which the glasses are mounted. Infrared light may be used for the detection of the line of sight. The infrared light emitting unit emits infrared light to the eyeball of a user gazing at a display image. Of the emitted infrared light, the imaging unit having a light receiving element detects the reflected light from the eyeball, thereby obtaining an image of the eyeball. By providing a reduction means for reducing the light from the infrared light emitting unit to the display unit in a planar view, the deterioration of image quality is reduced.
[0046] The control device 1612 detects the user's line of sight with respect to the displayed image from the captured image of the eyeball obtained by capturing infrared light. Any known method can be applied to the line of sight detection using the captured image of the eyeball. As an example, a line of sight detection method can be used based on the Purkinje image formed by the reflection of irradiated light on the cornea.
[0047] More specifically, the gaze detection process is based on the pupil-corneal reflex method. Using the pupil-corneal reflex method, a gaze vector that represents the direction (rotation angle) of the eyeball is generated based on the pupil image and Purkinje image included in the captured image of the eyeball, thereby detecting the user's gaze.
[0048] A display device according to an embodiment of the present invention may have an imaging device having a light receiving element, and may control a display image on the display device based on information about a user's line of sight from the imaging device.
[0049] Specifically, the display device determines a first field of view area to which the user gazes and a second field of view area other than the first field of view area based on the line-of-sight information.
