Description

Technical Field

[0001] The present embodiment relates to a resin composition, a resin film, a printed wiring board, and a semiconductor package. Background Art

[0002] In recent years, due to the miniaturization and performance improvement of electronic devices, the wiring density and integration have been increasing in the field of printed wiring boards and semiconductor packages.

[0003] In these electronic devices, insulating materials such as thermosetting resins can be used as protective materials for semiconductor chips and substrate materials for printed circuit boards. However, when mounting components, stress caused by the difference in thermal expansion coefficients between the insulating material and the semiconductor chip can sometimes become a problem. The stress generated here can cause warping of the semiconductor package, which is a major cause of reduced reliability.

[0004] Therefore, as a method of making the thermal expansion coefficient of the insulating material close to the thermal expansion coefficient of the semiconductor chip, a method of mixing an inorganic filler into the insulating material has been developed.

[0005] Patent Document 1 discloses a thermosetting resin composition that is a cured product having low thermal expansion and low hygroscopicity. The composition comprises an epoxy resin composition and an inorganic filler. The epoxy resin composition comprises a biphenyl-type epoxy resin monomer, and the biphenyl content in the epoxy resin composition is 31% by weight or more.

[0009] Problems to be solved by the invention

[0010] However, when the resin composition is made into a resin film having a thickness that can seal a semiconductor chip, cracks sometimes occur in the resin film during processing. This problem is particularly prone to occur when using a thermosetting resin that is easy to obtain high heat resistance, and when using an inorganic filler material that contributes to low thermal expansion. In order to solve the above problems, it is considered effective to improve the flexibility of the resin composition used to form the resin film. It should be noted that the "flexibility of the resin composition" in this specification refers to the flexibility of the resin composition when it is solid at room temperature (25°C) by drying the organic solvent when the resin composition contains an organic solvent and the like and is in a liquid state.

[0011] As the method for the flexibility of the resin combination when improving the solid state, it is possible to consider making a small amount of the method for the organic solvent containing the degree that can keep solid in the resin combination. However, the resin combination comprising a small amount of organic solvent sometimes produces space in the cured product or appears concavo-convex on the surface of the cured product due to the volatilized organic solvent when heat-curing. In addition, since the organic solvent volatilizes in the heat-curing, it is also necessary to equip the operating environment with higher safety. The thickness of the resin film is larger, and these problems are more obvious, so it is desired to improve.

[0012] In addition, in recent years, for the insulating material used in the electronic component, require the dielectric properties, i.e. low relative permittivity and low dielectric loss tangent that can reduce the transmission loss of high-frequency signal, accompany with this, use low-polarity composition more in resin combination. But, because of using low-polarity composition, therefore there is the trend that the tightness of the cured product of resin combination reduces, particularly when resin combination is used for the sealing of semiconductor chip, back side protection etc., produced the problem that can't obtain the sufficient tightness of the material processed by silicon wafers such as semiconductor chip, semiconductor wafer.

[0013] In view of such a situation, the subject of the present embodiment is to provide a resin composition, a resin film using the resin composition, a printed wiring board and a semiconductor package, wherein the resin composition has excellent flexibility in a solid state and can suppress the generation of volatile components during heat curing, and the cured product has excellent adhesion to a silicon wafer.

[0050] The mechanism of action described in this specification is a guess, and does not limit the mechanism by which the effect of the resin composition of the present embodiment is exerted.

[0051] Any combination of the matters described in this specification is also included in this embodiment.

[0052] [Resin composition]

[0053] The resin composition of this embodiment contains:

[0054] (A) Thermosetting resin;

[0055] (B) a compound that is liquid at 25°C, has a reactive group and has a molecular weight of 1000 or less;

[0056] (C) inorganic filler materials; and

[0057] (D) Silane coupling agent.

[0058] In addition, in this specification, each component may be abbreviated as (A) component, (B) component, etc., respectively, and the same abbreviation method may be used for other components.

[0059] In addition, (B) a compound that is liquid at 25° C., has a reactive group, and has a molecular weight of 1000 or less may be referred to as “(B) reactive liquid compound”.

[0060] Hereinafter, each component which the resin composition of this embodiment may contain is demonstrated sequentially.

[0061] In the present embodiment, being in a liquid state at 25° C. means that the viscosity calculated by the following measurement method is 100,000 mPa·s or less.

[0062] <Viscosity measurement method>

[0063] Device: E-type viscometer

[0064] Conical rotor: 1°34'×R24

[0065] Temperature: 25℃

[0066] Sample volume: 1.0 mL

[0067] Speed: 20rpm

[0068] Hereinafter, in this specification, the viscosity at 25° C. means the viscosity measured by the above-mentioned method.

[0069] The reason why the resin composition of the present embodiment has excellent adhesion to a silicon wafer as a cured product, excellent flexibility in a solid state, and can suppress generation of volatile components during heat curing is presumed to be as follows.

[0070] The resin composition of the present embodiment contains (B) a compound that is liquid at 25° C. and has a molecular weight of 1000 or less as a component for improving the flexibility of the resin composition. It is believed that the reactive liquid compound (B) is a liquid component with a relatively low molecular weight, and therefore can penetrate well into the molecules of the resin component, effectively weakening the intermolecular interaction of the resin component, thereby improving the flexibility of the resin composition.

[0071] In addition, since the (B) reactive liquid compound has a reactive group, the (B) reactive liquid compound reacts with each other or with other components during the heat curing of the (A) thermosetting resin. That is, the (B) reactive liquid compound helps to improve flexibility and suppresses volatilization through the curing reaction. Therefore, it is believed that the resin composition of the present embodiment can suppress the generation of volatile components and improve flexibility compared to the case where an organic solvent or the like is used as a component for improving flexibility.

[0072] Furthermore, it is presumed that the resin composition of the present embodiment contains the (D) silane coupling agent, so that the bonding interface between the cured product of the resin composition and the silicon wafer is strengthened, and the adhesion with the silicon wafer is improved.

[0073] Hereinafter, each component which the resin composition of this embodiment may contain is demonstrated sequentially.

[0200] The (A) thermosetting resin preferably has a viscosity at 25°C measured by the above method exceeding 100,000 mPa·s, and is more preferably solid at 25°C.

[0201] ((A) Content of thermosetting resin)

[0202] In the resin composition of the present embodiment, the content of (A) thermosetting resin is not particularly limited, and is preferably 5 to 60 mass %, more preferably 8 to 40 mass %, further preferably 10 to 30 mass %, and particularly preferably 15 to 25 mass %, relative to the total amount (100 mass %) of the resin components in the resin composition of the present embodiment.

[0203] When the content of the thermosetting resin (A) is above the lower limit, the heat resistance, formability, processability and conductor adhesion tend to be better. In addition, when the content of the thermosetting resin (A) is below the upper limit, the dielectric properties tend to be better.

[0204] In addition, the upper limit of the content of the thermosetting resin (A) may be 80% by mass or less, 70% by mass or less, or 60% by mass or less, relative to the total amount (100% by mass) of the thermosetting resin (A) and the reactive liquid compound (B). In addition, the lower limit of the content of the thermosetting resin (A) may be 5% by mass or more, 10% by mass or more, or 15% by mass or more, relative to the total amount (100% by mass) of the thermosetting resin (A) and the reactive liquid compound (B).

[0205] Here, in this specification, the "resin component" refers to a resin and a compound that forms a resin by a curing reaction.

[0206] For example, in the resin composition of the present embodiment, the (A) component and the (B) component correspond to the resin component.

[0207] When the resin composition of the present embodiment contains a resin or a compound that forms a resin by a curing reaction as an optional component in addition to the above components, these optional components are also included in the resin component. As an optional component equivalent to the resin component, there can be mentioned the component (E) and the component (F) described later.

[0208] On the other hand, the components (C) and (D) are not included in the resin component.

[0209] The content of the resin component in the resin composition of the present embodiment is not particularly limited, and is preferably 5 to 80% by mass, more preferably 10 to 60% by mass, and further preferably 20 to 40% by mass, relative to the total solid content (100% by mass) of the resin composition of the present embodiment from the viewpoint of low thermal expansion, heat resistance, flame retardancy and conductor adhesion.

[0210] The content of the maleimide resin in the (A) thermosetting resin is not particularly limited, but is preferably 80 to 100% by mass, more preferably 90 to 100% by mass, and even more preferably 95 to 100% by mass, relative to the total amount (100% by mass) of the (A) thermosetting resin.

[0211] When the content of the maleimide resin is above the lower limit, the heat resistance, formability, processability and conductor adhesion tend to be better. In addition, when the content of the maleimide resin is below the upper limit, the dielectric properties tend to be better.

[0212] <(B) Reactive liquid compound>

[0213] The reactive liquid compound (B) is not particularly limited as long as it is a compound that is liquid at 25° C., has a reactive group, and has a molecular weight of 1000 or less. However, in the present embodiment, the concept of the reactive liquid compound (B) does not include a silane coupling agent.

[0214] (B) The reactive liquid compound may be used alone or in combination of two or more.

[0215] The reactive liquid compound (B) preferably has two or more reactive groups in one molecule, more preferably has 2 to 5 reactive groups, further preferably has 2 to 4 reactive groups, and particularly preferably has 2 or 3 reactive groups.

[0216] When the number of reactive groups is within the above range, volatilization during heat curing is more effectively suppressed, and excellent flexibility tends to be easily obtained.

[0217] The molecular weight of the reactive liquid compound (B) is 1,000 or less, preferably 100 to 800, more preferably 150 to 600, and even more preferably 200 to 400.

[0218] If the molecular weight of the reactive liquid compound (B) is above the above lower limit, there is a tendency to easily suppress the volatilization of the reactive liquid compound (B) before the resin composition is heated and cured. In addition, if the molecular weight of the reactive liquid compound (B) is below the above upper limit, there is a tendency to easily obtain better flexibility.

[0219] The viscosity of the reactive liquid compound (B) at 25° C. is preferably 1 to 5000 mPa·s, more preferably 2 to 1000 mPa·s, and even more preferably 4 to 500 mPa·s.

[0220] When the viscosity of the reactive liquid compound (B) at 25°C is at least the above lower limit, volatilization of the reactive liquid compound (B) tends to be easily suppressed. On the other hand, when the viscosity of the reactive liquid compound (B) at 25°C is at most the above upper limit, better flexibility tends to be easily obtained.

[0221] (B) The viscosity of the reactive liquid compound at 25°C can be measured by the above-mentioned measurement method.

[0222] The (B) reactive liquid compound preferably has, as the reactive group, one or more selected from the group consisting of a functional group containing an ethylenically unsaturated bond, an epoxy group, a hydroxyl group, a carboxyl group, and an amino group.

[0223] It should be noted that, in the present specification, the "ethylenically unsaturated bond" refers to a carbon-carbon double bond capable of an addition reaction, and does not include a double bond of an aromatic ring.

[0233] [Chemical formula 16]

[0234]

[0235] (Where R b1 is an alkylene group having 1 to 20 carbon atoms. )

[0241] If the content of the reactive liquid compound (B) is above the lower limit, it is easy to obtain better flexibility. If the content of the reactive liquid compound (B) is below the upper limit, it is easy to suppress the generation of volatile components during heat curing.

[0242] <(C) Inorganic fillers>

[0243] The resin composition of the present embodiment tends to easily obtain more excellent low thermal expansion property, heat resistance, and flame retardancy by containing the (C) inorganic filler.

[0244] In particular, since the resin composition of the present embodiment is excellent in flexibility, the content of the (C) inorganic filler can be increased to further improve the low thermal expansion property.

[0245] (C) The inorganic filler may be used alone or in combination of two or more.

[0246] (C) Inorganic fillers include, for example, silica, alumina, titanium oxide, mica, beryllium oxide, barium titanate, potassium titanate, strontium titanate, calcium titanate, aluminum carbonate, magnesium hydroxide, aluminum hydroxide, aluminum silicate, calcium carbonate, calcium silicate, magnesium silicate, silicon nitride, boron nitride, clay, talc, aluminum borate, silicon carbide, etc. Among them, from the viewpoint of low thermal expansion, heat resistance and flame retardancy, silica, alumina, mica and talc are preferred, and silica and alumina are more preferred.

[0248] From the viewpoint of improving dispersibility and adhesion with organic components, the (C) inorganic filler may be surface-treated with a surface treatment agent such as a silane coupling agent.

[0249] The average particle size of the inorganic filler (C) is not particularly limited, but is preferably 0.01 to 20 μm, more preferably 0.1 to 10 μm, further preferably 0.2 to 1 μm, and particularly preferably 0.3 to 0.8 μm from the viewpoint of dispersibility and fine wiring properties of the inorganic filler (C).

[0250] It should be noted that, in this specification, the average particle size of the inorganic filler (C) refers to the particle size corresponding to the point of 50% volume when the total volume of the particles is set to 100% and the cumulative frequency distribution curve based on the particle size is obtained. The average particle size of the inorganic filler (C) can be measured, for example, by a particle size distribution measuring device using a laser diffraction scattering method.

In addition, if the content of (C) inorganic filler is below the above upper limit, formability and conductor adhesion tend to become better.

[0255] <(D) Silane coupling agent>

[0256] The resin composition of the present embodiment can obtain a cured product having excellent adhesion to a silicon wafer by containing the (D) silane coupling agent.

[0257] (D) The silane coupling agent may be used alone or in combination of two or more.

[0258] (D) The silane coupling agent is preferably a compound having a hydrolyzable group directly bonded to a silicon atom and a reactive organic group directly bonded to a silicon atom.

[0259] The hydrolyzable group is preferably an alkoxy group, and examples of the alkoxy group include a methoxy group, an ethoxy group, and a propoxy group.

[0260] When the silane coupling agent (D) has an alkoxy group, the number of the alkoxy groups is not particularly limited, but is preferably 1 to 3, more preferably 2 or 3, and further preferably 3. That is, the silane coupling agent (D) is preferably a trialkoxysilane.

[0261] The above-mentioned reactive organic group is an organic group having a reactive group.

[0262] As the reactive group possessed by the reactive organic group, for example, an epoxy group, an amino group, a mercapto group, an isocyanate group, a functional group containing an ethylenically unsaturated bond, etc. can be cited. [0264] In addition, from the viewpoint that the cured product of resin combination and the adhesion of silicon wafer are more firm, the reactive group possessed by (D) silane coupling agent is preferably reactive with more than one selected from (A) component and (B) component, more preferably reactive with both (A) component and (B) component. From this viewpoint, the reactive group possessed by (A) component, the reactive group possessed by (B) component, and the reactive group possessed by (D) component are preferably the functional group comprising ethylenically unsaturated bonds. In this case, (A) component, (B) component and (D) component react with each other by free radical polymerization, and can further improve the adhesion with silicon wafer.

[0265] (D) The reactive group possessed by the silane coupling agent can be directly bonded to the silicon atom, and can be directly bonded to the silicon atom. In this case, the reactive group is equivalent to a reactive organic group. In addition, the reactive group can be indirectly bonded to the silicon atom as a substituent of the hydrocarbon group directly bonded to the silicon atom.

[0266] The hydrocarbon group which may have a reactive group as a substituent is preferably an alkyl group. The number of carbon atoms in the hydrocarbon group is not particularly limited, but is preferably 1 to 15, more preferably 2 to 12, and even more preferably 3 to 10.

That is, the semiconductor package of the present embodiment can also be said to be a semiconductor package including the resin film of the present embodiment.

[0399] The semiconductor package of the present embodiment may be, for example, a semiconductor package in which a semiconductor chip is mounted on a printed wiring board of the present embodiment, or may be a semiconductor package including a semiconductor chip protected by a cured product of the resin film of the present embodiment.

[0405] Example

[0406] Hereinafter, the present embodiment will be described in detail with reference to examples, but the present embodiment is not limited to the following examples.

[0407] In addition, the number average molecular weight is measured by the following procedure.

[0408] (Method for determining number average molecular weight)

[0409] The number average molecular weight is converted by gel permeation chromatography (GPC) based on a calibration curve using standard polystyrene. The calibration curve uses standard polystyrene: TSKstandard POLYSTYRENE (model: A-2500, A-5000, F-1, F-2, F-4, F-10, F-20, F-40) (manufactured by Tosoh Corporation, trade name), and is approximated by a cubic formula. The measurement conditions of GPC are shown below.

[0410] [GPC measurement conditions]

[0411] Device: High-speed GPC device HLC-8320GPC

[0412] Detector: UV-8320 ultraviolet absorption detector [manufactured by Tosoh Corporation]

[0413] Column: Guard column; TSK Guardcolumn SuperHZ-L + column; TSKgel SuperHZM-N + TSKgelSuperHZM-M + TSKgel SuperH-RC (all manufactured by Tosoh Corporation, trade names)

[0414] Column size: 4.6×20mm (guard column), 4.6×150mm (column), 6.0×150mm (reference column)

[0415] Eluent: Tetrahydrofuran

[0416] Sample concentration: 10mg / 5mL

[0417] Injection volume: 25 μL

[0418] Flow rate: 1.00mL / min

[0419] Measurement temperature: 40℃

[0420] [Manufacturing of modified conjugated diene polymer]

[0421] Production Example 1

[0422] Into a 2L glass flask container equipped with a thermometer, a reflux condenser and a stirring device, which can be heated and cooled, 33.8 parts by mass of 1,2-polybutadiene homopolymer (number average molecular weight = 1200, vinyl content = 85% or more), 1.43 parts by mass of an aromatic bismaleimide resin containing an indane ring (the compound represented by the above general formula (A1-4-1), number average molecular weight = 1300), 0.0035 parts by mass of tert-butyl peroxyisopropyl carbonate and toluene as an organic solvent were added. Next, under a nitrogen atmosphere, the mixture was reacted at 90 to 100° C. while stirring for 5 hours, thereby obtaining a solution of a modified conjugated diene polymer (solid content concentration: 35% by mass). The number average molecular weight of the obtained modified conjugated diene polymer was 1700.

[0423] In addition, for the 1,2-polybutadiene homopolymer before the start of the reaction and the solution of the aromatic bismaleimide resin containing indane rings, and the solution after the reaction, GPC is measured by the above method to obtain the peak area of the aromatic bismaleimide resin containing indane rings before and after the reaction. Next, the vinyl modification rate of the aromatic bismaleimide resin containing indane rings is calculated by the following formula. It should be noted that the vinyl modification rate is equivalent to the reduction rate of the peak area of the aromatic bismaleimide resin containing indane rings based on the reaction.

[0424] Vinyl modification rate (%) = [(peak area derived from the aromatic bismaleimide resin containing an indane ring before the reaction) - (peak area derived from the aromatic bismaleimide resin containing an indane ring after the reaction)] × 100 / (peak area derived from the aromatic bismaleimide resin containing an indane ring before the reaction)

[0425] The vinyl modification ratio determined from the above formula was 40%.

[0426] [Manufacturing of resin composition]

[0427] Examples 1 to 17, Comparative Examples 1 to 3

[0428] The components listed in Table 1 were mixed with toluene in the amounts listed in Table 1, and then stirred and mixed while heating at 25° C. or 50 to 80° C., thereby preparing a resin composition having a solid content concentration of about 50% by mass. It should be noted that in Table 1, the unit of the amount of each component is part by mass, and in the case of a solution, it refers to part by mass in terms of solid content.

[0429] [Manufacturing of resin film]

[0430] The resin composition obtained in each example was applied on one side of a 50 μm thick PET film (manufactured by Toyobo Co., Ltd., trade name "Purex A53") so that the thickness of the resin layer after drying was 150 μm. Then, the resin composition was heated and dried at 105° C. for 5 minutes to be in a B-stage state, thereby preparing a resin film (1) with a PET film on one side (the thickness of the resin film was 150 μm).

[0431] Next, the obtained single-sided PET film (1) was cut into 200 mm × 200 mm, and the two films were overlapped so that the two films faced each other. Next, a vacuum laminator was used to laminate the two films at a temperature of 100° C. and a press time of 5 seconds, thereby obtaining a double-sided PET film (2) (the thickness of the resin film was 300 μm).

[0433] The resin film (2) with PET film on both sides obtained above was cut into a size of 90 mm in length × 50 mm in width, and the PET films on both sides were peeled off and removed. A Teflon (registered trademark) sheet with a thickness of 0.3 mm punched out into a size of 90 mm in length × 50 mm in width was placed on the copper foil, and the resin film after the PET film was peeled off was put into the punched out part, and further, the copper foil was placed thereon to obtain a laminate. It should be noted that the copper foil used was a low-profile copper foil with a thickness of 18 μm (manufactured by Mitsui Mining and Smelting Co., Ltd., trade name "3EC-VLP-18"), and was placed in a manner such that the M side became the resin film side. Next, the above laminate was heated and pressurized under the conditions of a temperature of 180° C., a pressure of 2.0 MPa, and a time of 60 minutes, and the resin film was formed into a resin plate while being cured, thereby producing a resin plate with copper foil on both sides.
