Benefits of technology

The invention is directed to methods and devices related to the formation of epi semiconductor material on a thinned fin in a FinFET device. Specifically, the methods involve trimming an initial fin structure to produce a reduced-size fin portion, and then depositing conformal epi semiconductor material on the reduced-size fin portion to form a conductive source / drain contact structure. The resulting device includes a fin with a channel portion and source / drain portions that extend into a source / drain region, with a conformal epi semiconductor material positioned on all surfaces of the source / drain portions and a conductive source / drain contact structure wrapped around it. The technical effects include improving the quality and efficiency of semiconductor device fabrication processes, reducing the size of the device, and increasing its performance and reliability.

Problems solved by technology

However, the formation of the diamond-shaped epi material 24, with its relatively wide lateral width 24W, makes the formation of FinFET devices with ever decreasing fin pitches problematic.
Such undesirable merger of the epi materials can result in electrical shorts and / or complete device failure and lead to reduced product yields.
Moreover, the large lateral width 24W of the diamond-shaped epi material 24 makes area scaling difficult.
While still referencing FIG. 1B, another problem encountered using prior art techniques relates to the formation of a conductive source / drain contact structure 26 in a layer of insulating material 25 so as to electrically contact the diamond-shaped epi material 24.

Embodiment Construction

[0017]Various illustrative embodiments of the invention are described below. In the interest of clarity, not all features of an actual implementation are described in this specification. It will of course be appreciated that in the development of any such actual embodiment, numerous implementation-specific decisions must be made to achieve the developers' specific goals, such as compliance with system-related and business-related constraints, which will vary from one implementation to another. Moreover, it will be appreciated that such a development effort might be complex and time-consuming, but would nevertheless be a routine undertaking for those of ordinary skill in the art having the benefit of this disclosure.

[0018]The present subject matter will now be described with reference to the attached figures. Various structures, systems and devices are schematically depicted in the drawings for purposes of explanation only and so as to not obscure the present disclosure with details ...

Abstract

One illustrative method disclosed includes, among other things, forming a gate around an initial fin structure and above a layer of insulating material, and performing a fin trimming process on an exposed portion of the initial fin structure in the source / drain region so as to produce a reduced-size fin portion positioned above a surface of a layer of insulating material in the source / drain region of the device, wherein the the reduced-size fin portion has a second size that is less than the first size. In this example, the method also includes forming a conformal epi semiconductor material on the reduced-size fin portion and forming a conductive source / drain contact structure that is conductively coupled to and wrapped around the conformal epi semiconductor material

Description

BACKGROUND OF THE INVENTION1. Field of the Invention[0001]The present disclosure generally relates to the fabrication of integrated circuits, and, more particularly, to methods of forming epi semiconductor material on a thinned fin in the source / drain regions of a FinFET device and the resulting device.2. Description of the Related Art[0002]In modern integrated circuits, such as microprocessors, storage devices and the like, a very large number of circuit elements, especially field effect transistors (FETs), are provided and operated on a restricted chip area. FETs come in a variety of different configurations, e.g., planar devices, FinFET devices, nanowire devices, etc. These FET devices are typically operated in a switched mode, that is, these devices exhibit a highly conductive state (on-state) and a high impedance state (off-state). The state of the field effect transistor is controlled by a gate electrode, which controls, upon application of an appropriate control voltage, the ...
