Abstract

The invention discloses a three-terminal full-control-type switch element based on a resistance-variation material. The element comprises three connection terminals and a resistance-variation film, wherein the three connection terminals comprise a positive pole, a negative pole and a gate pole; the positive pole and the negative pole are located on the same plane; the gate pole and the positive pole / negative pole are located on the different planes and are isolated by the resistance-variation film; the variation of the resistance between the positive pole and the negative pole is achieved under the excitation of a gate pole control terminal voltage, thus excellent switch characteristics are exhibited, and the switching ratio of the switch element reaches 6 magnitude orders; and the switchelement has a memory characteristic, and the switching state of the switch element is still maintained after the excitation of the gate pole control terminal voltage is removed. The electronic switchelement has the advantages of simple structure, low manufacturing cost, rapid response speed (nanosecond order) and large switching ratio, has the memory characteristics and can be used as a basic composition element of devices such as a logic gate circuit, an analog multi-path switch, a memory, a thin film transistor and the like.
