Abstract

Each actuator consists of two voice coil motors and two membrane springs. When the upper voice coil motor is started, the negative rigidity can be provided between the installation platform and a transition platform of the actuator, and is connected with the positive rigidity of the lower membrane spring in a series manner, thereby theoretically enabling the overall rigidity of the structure to be infinite, and inhibiting the direct interference caused by the installation platform. When the lower voice coil motoris started, the variable damping can be provided for enabling the vibration of the substrate to be well isolated when the vibration is transmitted to the transition platform of the actuator, and the low-frequency resonance caused by the flexibility of the lower membrane spring is weakened and even eliminated, thereby greatly weakening the impact, caused by the broadband vibration of the substrate,on the high-precision equipment on the installation platform.
