Abstract

A method includes forming an under bump metal (UBM) layer over a substrate and forming a mask over the UBM layer. The mask covers a first portion of the UBM layer, while a second portion of the UBM layer is exposed through the openings in the mask. Metal bumps are formed in the openings and on the second portion of the UBM layer. Then, the mask is removed. Laser ablation is performed to remove portions of the first portion of the UBM layer and form the UBM. The invention also discloses a UBM etching method for removing the undercut.
