Abstract

The invention provides a three-junction solar battery and a preparation method thereof. The three-junction solar battery comprises an InGaAsN bottom battery, a first tunnel junction, a BInGaAs middle battery, a second tunnel junction and an AlGaInP top battery which are connected in sequence on a GaAs substrate, wherein the AlGaInP top battery and the GaAs substrate are provided with electrodes respectively. The invention further provides a preparation method of the three-junction solar battery. The method comprises the following steps of: (1) growing the InGaAsN bottom battery, the first tunnel junction, the BInGaAs middle battery, the second tunnel junction, the AlGaInP top battery and an Ohm contact layer in sequence on the GaAs substrate; and (2) preparing an upper electrode and a lower electrode on the AlGaInP top battery and the GaAs substrate respectively to obtain a target solar battery.
