A method of forming a semiconductor device, the method comprising depositing a metal layer over one or more channel regions in a substrate corresponding to one or more transistors, the metal layer having a first region and a second region; lowering the metal layer a height of the first region; forming an insulating layer over the reduced height first region, the insulating layer being formed to have a top surface coplanar with the second region of the metal layer; and forming a source electrode to one or more transistors / at least one contact in the drain region. Structures of the resulting semiconductor devices are thus also provided.
