Embodiment Construction

[0032] The invention couples a field effect phototransistor and a contact-separation triboelectric nanogenerator, and proposes a triboelectronics phototransistor, which can use the electrostatic potential generated by contact electrification to regulate the photoelectric conversion characteristics in the field effect phototransistor, replace the traditional gate voltage. On this basis, a composite energy harvester is proposed by coupling field-effect phototransistors and wind-driven triboelectric nanogenerators.

[0033] In order to make the object, technical solution and advantages of the present invention clearer, the present invention will be described in further detail below in conjunction with specific embodiments and with reference to the accompanying drawings.

[0034] In a first exemplary embodiment of the present invention, a triboelectronics phototransistor is provided. Please refer to figure 1 , the triboelectronics phototransistor is based on SOI sheet 10 . The ...

Abstract

The invention provides a friction electronics phototransistor and a composite energy collector applying the friction electronics phototransistor. According to the friction electronics phototransistor, a contact-separate type friction nanogenerator is coupled of a field effect phototransistor, the photoelectric conversion characteristic in the field effect phototransistor can be regulated and controlled by using the electrostatic potential generated by contact electrification, the conventional gate voltage is replaced and regulation and control of the photoelectric conversion characteristic of the device can be realized so that the friction electronics phototransistor becomes a novel friction photoelectronics device. According to the composite energy collector, the field effect phototransistor and the wind-powered friction nanogenerator are coupled, and the output voltage of the wind-powered friction nanogenerator acts as the internal gate voltage for regulating and controlling the performance of the light energy collector so that simultaneous collection of light energy and wind energy can be realized, the output performance of the composite energy collector can be enhanced and the friction electronics phototransistor and the composite energy collector have important application prospect.

Description

technical field [0001] The invention relates to the technical field of optoelectronics, in particular to a triboelectronics phototransistor and a composite energy collector using the triboelectronics phototransistor. Background technique [0002] As a rapidly developing emerging discipline, optoelectronics has broad applications in display, lighting, sensing, and energy harvesting. However, many optoelectronic devices lack the interaction mechanism and adjustability with the external environment. On the other hand, energy harvesting technology based on photovoltaic characteristics can convert light energy into electrical energy, and can collect composite energy together with other energy harvesting technologies such as wind energy and vibration energy to power some micro / nano electronic devices or sensor network nodes. At present, although various energy harvesting technologies are very mature, each energy harvesting device can only collect a single form of energy, and the d...
