Abstract

Provided are a resistive non-volatile memory device and a manufacturing method thereof. The manufacturing method comprises the following steps: providing a substrate on which a lower electrode layer, a resistance conversion layer, an upper electrode layer and a first mask are formed; forming an interlayer dielectric layer above the substrate; forming a second mask on the interlayer dielectric layer; etching the interlayer dielectric layer with the second mask as an etching mask to form an opening which exposes the first mask; forming a gap wall layer on the bottom and the side wall of the opening; removing the gap wall on the bottom of the opening; and performing isotropic etching and removing part of the first mask in the opening. By adopting the method of the invention, problems related to the manufacturing process of the resistive non-volatile memory device can be solved, and higher reliability can be obtained.
