[0069] Figure 5 to Figure 8 It is a structural diagram corresponding to each step of the solar cell manufacturing method provided in another embodiment of the present invention. refer to Figure 5 to Figure 8 , the preparation method of solar cell comprises the following steps:

[0070] refer to Figure 5 , the substrate 30 is provided, and the tunneling film 321a is formed on the back surface of the substrate 30 .

[0071] In this embodiment, the substrate 30 is an N-type silicon wafer, the substrate 30 includes a first region 30a and a second region 30b, and the second electrode formed subsequently is located in the first region 30a; Diffusion of P-type dopant ions is performed on the front side to form the emitter 311 , and the dopant ions include boron ions.

[0072] After diffusion, the backside and edge of the substrate need to be etched to remove the redundant PN junction, but the borosilicate glass formed by diffusion of doped ions on the front side of the substra...

Abstract

The embodiment of the invention provides a solar cell. The solar cell comprises: a substrate; an emitting electrode, a first passivation film, an antireflection film and a first electrode which are sequentially stacked on the upper surface of the substrate; and a tunneling layer, a retarding layer, a field passivation layer, a second passivation film and a second electrode which are sequentially stacked on the lower surface of the substrate, wherein the retarding layer is used for retarding doped ions in the field passivation layer from migrating to the substrate, the retarding layer comprisesa first retarding layer body coinciding with the projection of the second electrode and a second retarding layer body with the projection staggered, and at least the second blocking layer is an intrinsic semiconductor. In the direction perpendicular to the surface of the substrate, the thickness of the first retarding layer is smaller than that of the second retarding layer, and the surface, awayfrom the substrate, of the first retarding layer is flush with the surface, away from the substrate, of the second retarding layer. The embodiment of the invention is beneficial to reducing the recombination loss of the solar cell and improving the conversion efficiency of the solar cell.

Description

technical field [0001] Embodiments of the present invention relate to the field of photovoltaics, and in particular to a solar cell. Background technique [0002] With the continuous development of solar cell technology, the recombination loss in the metal contact area has become one of the important factors restricting the further improvement of solar cell conversion efficiency. In order to improve the conversion rate of solar cells, the solar cells are often passivated by passivating contacts to reduce the recombination in the body and surface of the solar cells. Commonly used passivated contact cells include heterojunction (Heterojunction with Intrinsic Thin-layer, HIT) cells and tunnel oxide passivated contact (Tunnel Oxide Passivated Contact, TOPCon) cells. [0003] However, the existing passivated contact cells have certain hidden dangers of recombination loss. Contents of the invention [0004] An embodiment of the present invention provides a solar cell, which is...
