Embodiment Construction

[0025] The method and device for generating audio-modulated THz waves of the present invention will be further described below in conjunction with the accompanying drawings.

[0026] The inventor of the present invention proposes a method for generating audio-modulated THz waves based on a terahertz quantum cascade laser after in-depth research on terahertz devices. Such as figure 1 As shown, the method uses a THz QCL as a radiation source, modulates its intensity, and loads an audio signal onto the THz wave. Specifically, such as figure 2 As shown, the input audio signal is amplified, then superimposed with a DC bias voltage signal, and then the superimposed voltage signal is amplified by a power amplifier (PA), and the amplified voltage signal is used as a modulation signal to drive THzQCL to generate modulation THz waves.

[0027] Among them, the modulated signal needs to be output by a high-power amplifier to meet the larger working power requirements of THzQCL. Prefe...

Abstract

The invention discloses a method and device for generating an audio modulation THz wave, applicable to THz communication application in the future. In the method, a THz quantum cascade laser is taken as a radiation source, intensity modulation is carried out on the THz quantum cascade laser, and an audio signal is loaded onto the THz wave. The device comprises the THz quantum cascade laser taken as the radiation source and a modulation circuit thereof, wherein the modulation circuit comprises an audio signal amplifying circuit, an audio signal and direct current bias signal superposing circuit and a superposed signal power amplifying circuit. By adopting the method and device disclosed by the invention, a modulation THz wave in a frequency band of 2-7THz can be generated, wherein the frequency band is not allocated or applied at present; and the adopted THz quantum cascade laser has high energy conversion efficiency, a small volume and easiness in integration and can be produced in a large scale.

Description

technical field [0001] The invention relates to a method and device for generating audio frequency modulated THz waves, in particular to an analog intensity modulation method for THz quantum cascade lasers. The invention belongs to the application technical field of semiconductor photoelectric devices. Background technique [0002] According to Edholm's bandwidth law, in the past 25 years, the bandwidth demand of short-distance wireless communication systems has doubled every 18 months. In order to meet the increasing demand for bandwidth, one of the methods is to increase the frequency band utilization by adopting more advanced modulation techniques, and increase the channel capacity by adopting multiple multiplexing methods, but Shannon's theorem tells us that the data transmission provided by this method Ability is still limited. In order to provide sufficient bandwidth, people need to adopt a higher carrier frequency, which extends to the THz frequency band (0.1-10THz)...
