Method for forming a dual layer, low resistance metallization during the formation of a semiconductor device

A method for providing a highly reliable, low resistance interconnect comprises forming a trench in a dielectric layer, forming a first liner in the trench then forming a resilient layer such as a tungsten layer within the trench. The resilient layer is etched back to remove the layer from a horizontal portion of the dielectric outside the trench and to recess the layer within the trench. Next, a second liner and a copper layer are formed in the trench over the resilient layer. The copper layer and exposed portions of the two liners are polished or etched back to result in the interconnect. Variations to this embodiment are also described.

Walking brace

A walking brace for immobilizing and / or protecting the lower leg of a patient comprises a leg portion adapted to fit substantially around the lower leg of a patient and a sole portion that fits beneath the patient's foot. The sole portion is provided with a dual layer of resilient shock absorbing material disposed along its bottom surface. The dual layer comprises an upper layer of a relatively softer material and a lower layer of a relatively more durable material. The dual layer can provide good shock absorbency but can be made thinner to provide a lower profile. In another aspect of the invention, the walking brace is provided with one or more inflatable air cells to provide adjustable therapeutic pressure to the leg and the leg portion of the brace is in the form of a rigid shell provided with a protruding region for receiving the air cell outlet associated with each air cell such that the air cell outlet is directed toward the front of the walking brace for easy access by the user. In yet another aspect of the invention, the rigid shell member of the leg portion is provided with one or more longitudinal slits that allow expansion of the leg portion to accommodate an enlarged lower leg portion of a patient. The expanded leg portion can accommodate users with enlarged lower limbs, such as those suffering from severe edema.

Air gap interconnect structure and method of manufacture

A dual layer of polymeric material is deposited with a base layer and top layer resist onto an integrated circuit structure with topography. The base layer planarizes the surface and fills in the native topography. The base layer decomposes almost completely when exposed to an oxidizing environment. The top layer contains a high composition of oxidizing elements and is photosensitive. (i.e., the layer can be patterned by exposing normal lithographic techniques.) The patterning allows the creation of escape paths for the decomposition products of the underlying base layer. This structure is decomposed in an oxidizing ambient (or plasma) leaving behind a thin carbon-containing membrane. This membrane layer blocks deposition of future layers, creating air gaps in the structure.

A disposable absorbent article includes two laterally opposing longitudinally extending barrier cuff strips attached to an absorbent assembly in laterally opposing attachment zones. When the article is worn, the elastic gathering members contract and raise the barrier cuff strips to form side barriers. The absorbent assembly includes an absorbent core that may contain superabsorbent particles, which may be contained inside pockets. A portion of the absorbent assembly such as the portion that lies between the barrier cuff strip attachment zones may be extensible and may include a water-impermeable layer. The laterally opposing attachment zones may act as dams preventing a lateral flow of liquid bodily waste.

The control behavior of the surface layer structure of the metal lithium negative electrode on the lithium ions is achieved by a material having a relatively high absorption effect on the lithium ions. Compared with a metal lithium negative electrode without the dual-layer structure, the metal lithium negative electrode with the dual-layer structure has the advantages that the growth of lithium dendritic crystal can be prevented, the safety of the metal lithium negative electrode can be ensured, the energy utilization ratio of the battery can be relatively and substantially improved, and the cycle lifetime of the battery can be relatively and substantially prolonged. If the metal lithium negative electrode is used with a high-capacity positive electrode material in a matching way, the practical progress of a novel high-energy density lithium battery can be promoted.

A reflective spatial light modulator device features two pairs of electrodes formed on different metallization layers. Elevation of the upper electrode pair reduces its distance from the overlying reflecting surface, thereby requiring a smaller applied voltage to generate an equivalent electrostatic attractive force for altering or maintaining physical orientation of the reflecting surface relative to incident light. In another embodiment, the reduced distance between the electrode and the reflecting surface allows the use of stiffer hinges for the reflecting surface, thereby increasing the speed of device operation. The present invention provides a permanent protective hardmask which protects the dielectric properties of a main dielectric layer having a desirably low dielectric constant in a semiconductor device from undesirable increases in the dielectric constant, undesirable increases in current leakage, and low device yield from surface scratching during subsequent processing steps. The protective hardmask further includes a single layer or dual layer sacrificial hardmask particularly useful when interconnect structures such as via openings and / or lines are formed in the low dielectric material during the course of making the final product. The sacrificial hardmask layers and the permanent hardmask layer may be formed in a single step from a same precursor wherein process conditions are altered to provide films of differing dielectric constants. Most preferably, a dual damascene structure has a tri-layer hardmask comprising silicon carbide BLoK(TM), PECVD silicon nitride, and PECVD silicon dioxide, respectively, formed over a bulk low dielectric constant interlevel dielectric prior to forming the interconnect structures in the interlevel dielectric.
