Seamless, maskless lithography system using spatial light modulator

The invention is a seamless projection lithography system that eliminates the need for masks through the use of a programmable Spatial Light Modulator (SLM) with high parallel processing power. Illuminating the SLM with a radiation source (1), which while preferably a pulsed laser may be a shuttered lamp or multiple lasers with alternating synchronization, provides a patterning image of many pixels via a projection system (4) onto a substrate (5). The preferred SLM is a Deformable Micromirror Device (3) for reflective pixel selection using a synchronized pulse laser. An alternative SLM is a Liquid Crystal Light Valve (LCLV) (45) for pass-through pixel selection. Electronic programming enables pixel selection control for error correction of faulty pixel elements. Pixel selection control also provides for negative and positive imaging and for complementary overlapping polygon development for seamless uniform dosage. The invention provides seamless scanning by complementary overlapping scans to equalize radiation dosage, to expose a pattern on a large area substrate (5). The invention is suitable for rapid prototyping, flexible manufacturing, and even mask making.

Method for assisted beam selection in radiation therapy planning

A method to assist in the selection of optimum beam orientations for radiation therapy when a planning treatment volume (PTV) is adjacent to one or more organs-at-risk (OARs). A mathematical analysis of the boundaries between the PTV and OARs allows the definition of a continuum of pairs of gantry and table angles whose beam orientations have planes that are essentially parallel to those boundaries, and can, therefore, separate the PTV from the OARs when a multi-leaf collimator is used in the therapy. The Radiation Oncologist can then select one or more pairs of gantry and table angles from the continuum as input to a beam optimization step. The selected angles can deliver highly uniform dose to the PTV, while minimizing the radiation dose to the OARs.

Cone-beam CT imaging scheme

A general imaging scheme is proposed for applications of CBCT. The approach provides a superior CBCT image quality by effective scatter correction and noise reduction. Specifically, in its implementation of CBCT imaging for radiation therapy, the proposed approach achieves an accurate patient setup using a partially blocked CBCT with a significantly reduced radiation dose. The image quality improvement due to the proposed scatter correction and noise reduction also makes CBCT-based dose calculation a viable solution to adaptive treatment planning.

Multi-tone resist compositions

Multi-tone resists can enhance the resolution limit of a lithographic process by advantageously using the changeable solubility of a resist composition as a function of lithographic radiation dosage. By imaging a multi-tone resist with different doses of lithographic radiation in a selected pattern, the pattern can be imparted to the resist upon subsequent development of the resist. In some aspects, a resist composition is utilized having an aliphatic polymer (e.g., a copolymer with fluoropolymer units and / or methacrylate units) with acid labile groups and a plurality of crosslinkable groups that can be crosslinked to other portions of the aliphatic polymer. Other components such as base generators and / or crosslinking agents can also be included. Such compositions can be useful in extending the resolution of UV lithographic radiation processes (e.g., wavelengths less than 200 nm). Other aspects of such compositions and methods are also discussed.

Apparatus for and method of capturing radiation image

A radiation application time upper limit calculator calculates a radiation application time upper limit based on a subject thickness, as measured by a subject thickness measuring unit. While an X-ray tube is controlled according to exposure conditions that have been set in order to apply a radiation X to a breast to capture a radiation image thereof, an X-ray tube controller compares the applied radiation time with the radiation application time upper limit. If the applied radiation time exceeds the radiation application time upper limit, then application of radiation to the subject is interrupted, so as to prevent an inappropriate radiation dosage from being applied to an X-ray detector.
