Fabrication of strained heterojunction structures

Growth of multilayer films is carried out in a manner which allows close control of the strain in the grown layers and complete release of the grown films to allow mounting of the released multilayer structures on selected substrates. A layer of material, such as silicon-germanium, is grown onto a template layer, such as silicon, of a substrate having a sacrificial layer on which the template layer is formed. The grown layer has a lattice mismatch with the template layer so that it is strained as deposited. A top layer of crystalline material, such as silicon, is grown on the alloy layer to form a multilayer structure with the grown layer and the template layer. The sacrificial layer is preferentially etched away to release the multilayer structure from the sacrificial layer, relaxing the grown layer and straining the crystalline layers interfaced with it.

A process and apparatus for synthesizing a nanopowder is presented. In particular, a process for the synthesis of nanopowders of various materials such as metals, alloys, ceramics and composites by induction plasma technology, using organometallic compounds, chlorides, bromides, fluorides, iodides, nitrites, nitrates, oxalates and carbonates as precursors is disclosed. The process comprises feeding a reactant material into a plasma torch in which is generated a plasma flow having a temperature sufficiently high to yield a superheated vapour of the material; transporting said vapour by means of the plasma flow into a quenching zone; injecting a cold quench gas into the plasma flow in the quenching zone to form a renewable gaseous cold front; and forming a nanopowder at the interface between the renewable gaseous cold front and the plasma flow.

High volume electronic mail processing systems and methods

High volume electronic mail messaging transfer systems and methods employ several groups of servers in order to more efficiently handle processing and transmission of messages to large numbers of recipients. A first group of servers designated as the A servers in the preferred exemplary embodiment provide storage for databases containing various electronic mail lists. These servers also preferably contain the majority of software which is used in manipulation and processing of messages for transmission to the recipients identified on the lists. A second class or group of servers referred to as the B servers is preferably employed under the control of the A servers. It is the B servers which actually perform mass delivery of the electronic mail messages. In a further preferred exemplary embodiment, yet another group of servers known as the C servers is used to collect bounced electronic mail messages and to provide this information to the A servers.

Signal-to-noise ratio estimation of CDMA signals

An improved approach to noise estimation permits, for example, tighter closed-loop power control in a wireless communication network with attendant improvements in transmit power efficiency and network capacity. In an exemplary embodiment, the received signal-to-noise ratio (SNR) of a data signal is estimated based on noise samples obtained from one or more other signals received in association with the data signal. In general, these associated signals are characterized by the receiver's ability to extract like valued samples from them, such that pairs of these like valued signal samples may be subtracted, thereby canceling their deterministic signal components and leaving only difference values representative of the non-deterministic noise components of the signal samples. Obtaining difference values from more than one associated signal increases the sample size of difference values used in noise estimation, thereby improving the statistical basis for noise estimation and, therefore, the accuracy of SNR estimation.

A semiconductor structure for providing an epitaxial zinc oxide layer having p-type conduction for semiconductor device manufacture and methods of depositing the p-type zinc oxide layer. A zinc oxide layer is deposited epitaxially by molecular beam epitaxy on a crystalline zinc oxide substrate. The zinc oxide layer incorporates a p-type dopant, such as nitrogen, in an atomic concentration adequate to provide p-type conduction. The p-type zinc oxide layer may further incorporate an atomic concentration of a compensating species, such as lithium, sufficient to electronically occupy excess donors therein so that the efficiency of the p-type dopant may be increased.

Low drop-out voltage regulator and an adaptive frequency compensation

Electrostatic actuator with segmented electrode

An electrostatic actuator includes a segmented flexible membrane associated with individually addressable electrodes, one for each membrane segment. The electrodes are provided beneath a corresponding one of the membrane segments to define a plurality of actuator chambers between each of the electrodes and the corresponding membrane segment. Control electronics independently provide a bias voltage to select ones or all of the electrodes to generate an electrostatic field between any bias electrode and the corresponding membrane segment to attract the corresponding membrane segment toward the respective electrode. Upon elimination of the bias voltage, the corresponding membrane segments are elastically restored to their previous position. This structure can be incorporated into a fluid drop ejector to achieve variable drop size by control of the number of segments actuated. Additionally, by control of the time and space domain of the segment firing, the pressure pulse created by the fluid drop ejector can be precisely controlled.

Methods and circuitry for combining the outputs of multiphase power converters which greatly improves the transient response of the power conversion system are presented in a variety of embodiments. Fuel cell system

A fuel cell system determines whether an operation condition of a fuel cell corresponds to a fuel gas shortage or an oxidation gas shortage. Upon determining that the fuel gas is in shortage, the system sets a lower voltage limit to be higher than that set when the system determines that the oxidation gas is in shortage. The system further controls an output voltage from the fuel cell so as to prevent output voltage from the fuel cell from decreasing below the lower voltage limit.
