Silicon-on-insulator vertical array device trench capacitor DRAM

A silicon on insulator (SOI) dynamic random access memory (DRAM) cell and array and method of manufacture. The memory cell includes a trench storage capacitor connected by a self aligned buried strap to a vertical access transistor. A buried oxide layer isolates an SOI layer from a silicon substrate. The trench capacitor is formed in the substrate and the access transistor is formed on a sidewall of the SOI layer. A polysilicon strap connected to the polysilicon plate of the storage capacitor provides a self-aligned contact to the source of the access transistor. Initially, the buried oxide layer is formed in the wafer. Deep trenches are etched, initially just through the SOI layer and the BOX layer. Protective sidewalls are formed in the trenches. Then, the deep trenches are etched into the substrate. The volume in the substrate is expanded to form a bottle shaped trench. A polysilicon capacitor plate is formed in the deep trenches and conductive polysilicon straps are formed in the trenches between the capacitor plates and the SOI sidewalls. Device regions are defined in the wafer and a sidewall gate is formed in the deep trenches. Shallow trenches isolation (STI) is used to isolate and define cells. Bitlines and wordlines are formed on the wafer.

A soft thermally insulated padded shell housing a rigid infrastructure with a series of horizontal shelves forming compartments which are vertically aligned, and includes a pair of opposing vertical and vented walls with shelve support brackets. The pair of vertical and vented walls has a paired series of mating horizontal tracks to receive horizontal slide-in shelves in a spaced vertical array. The invention provides a method for measuring submarine density and sound velocity based on multi-path reflection theory; based on plane wave reflection theory and snell law, the method comprises: extablishing equations with submarine reflection coefficients of multiple paths, measuring the time of arrival, the nearby reflection angle and energy at seabed of each path by equipment such as a vertical array and a sound source so as to finally obtain submarine density and sound velocity; the measured submarine density and sound velocity can be used to solve the positioning problem of passive objects in an unknown condition of submarine environment in shallow sea. Three dimensional radar method and apparatus

A bistatic radar receiver is centrally located within an array of multiple bistatic transmitters at an airport to precisely determine bird positions and altitudes. Bird target reflections from multiple transmitters are received by the radar receiver. Target location is determined by the transmitter location, receiver location, and measured transmitter-to-target-to-receiver ranges. Target position and altitude accuracy is similar to GPS. The radar receiver antenna is composed of a vertical array of elements and rotated 360 degrees in azimuth. The output of each element is downconverted, digitized, and digitally beamformed to provide multiple simultaneous antenna beams each electronically scanned in elevation. When bistatic transmitters cannot be deployed, a narrow-azimuth wide-elevation transmit antenna beam is overlapped with a wide-azimuth narrow-elevation receive antenna beam electronically scanned in elevation to provide a composite narrow azimuth and elevation beamwidth.

Method and apparatus for displaying digital data

A rotary display device comprising one or more vertical arrays of light-emitting diodes (LEDs) are rotated and energized at a controlled rate so as to project a 360 degree floating image. The displayed images are viewable from all angles (i.e., 360 degrees). The LEDs and associated control electronics are rotated at a desired speed, e.g., between about 720 and about 3600 revolutions per minute, by an AC or DC motor. Display content is either pre-loaded to the rotary display or transferred to the rotary display during device operation via a cellular telephone, Wi-Fi, Bluetooth, etc. connection. The electrical power for the system, including the LED array and the control electronics, is provided via a contact-less rotary transformer that functions independently of the rotation speed.

Solid state fluid level sensor

A sensor system for sensing liquid level in a bilge, for use in automatic bilge pump actuation. First and second field effect sensors are potted or sealed within a container or the bilge wall and are aligned in a vertical array and each comprise a substantially planar pattern of “electrodes” or conductive traces disposed on a printed circuit board (PCB) along with integrated circuits used to create a loop or arc-shaped electric field. As bilge liquid rises to the proximity or level of the field effect sensors, a change in the arc-shaped electric field is sensed and, in response, a bilge pump is automatically actuated to pump liquid out of the bilge. Optionally, the pump control can be programmed by use of a microprocessor to permit control of on-off timing and prevent undesirable effects of “sloshing.”

Wastewater evaporator

The wastewater evaporator provides for effluent evaporation in a septic system to eliminate need for a drain field. The evaporator tank contains a plurality of evaporator trays in a vertical array. Solids settle in the septic tank, and liquid effluent flows from the septic tank to the evaporator tank and cascades sequentially from the uppermost to the lowermost tray. The multiple trays increase the surface area of liquid contained therein, thereby greatly enhancing evaporation. An above-surface air pump and vent may be provided for air flow through the evaporator tank. An ultrasonic generator may be installed in each tray to increase the surface area of the effluent to enhance evaporation. An additional intermediate pump tank may be provided between the septic tank and the evaporator tank to control effluent flow and delivery to the evaporator tank. A sump pump in the pump tank periodically delivers effluent to the evaporator tank.
