Programmable devices to route signals on probe cards

A probe card of a wafer test system includes one or more programmable ICs, such as FPGAs, to provide routing from individual test signal channels to one of multiple probes. The programmable ICs can be placed on a base PCB of the probe card, or on a daughtercard attached to the probe card. With programmability, the PCB can be used to switch limited test system channels away from unused probes. Programmability further enables a single probe card to more effectively test devices having the same pad array, but having different pin-outs for different device options. Reprogrammability also allows test engineers to re-program as they are debugging a test program. Because the programmable IC typically includes buffers that introduce an unknown delay, in one embodiment measurement of the delay is accomplished by first programming the programmable IC to provide a loop back path to the test system so that buffer delay can be measured, and then reprogramming the programmable IC now with a known delay to connect to a device being tested.

After exploring the intended behavior of a software package, a test engineer writes source code to model that intended behavior. The source code is compiled into a model, and the model is automatically analyzed to generate numerous test scripts that can exercise the behavior of the software package. When the tests are run, their results are compared against intended behaviors, and discrepancies are used to correct the software package (or to correct the source-code model if it was prepared incorrectly). The model coding, test generation, test execution, and comparison steps are repeated as often as necessary to thoroughly test the software package. In some embodiments, the test scripts generated by the model are written in XML (Extensible Markup Language), allowing the easy integration of the test scripts with a number of XML-based tools.

In accordance with the present invention, a set of rules is created, each rule having an associated stimulus, a precondition computation, and a computation procedure to produce the set of all valid outcome states. Each valid outcome state models one of several states that may result from applying the stimulus to any state which satisfies the precondition computation. Using these models, a test generation program is executed against the set of rules to recursively expand each path associated with an outcome state of a rule and outputting a list of valid possible outcomes, then selecting sequences of stimuli in accordance with coverage goals set by the test engineer. A test execution engine is then run against the application under test applying the sequences of stimuli to the software and a list of observed states resulting from the application of the stimuli is compiled. Finally, the list of observed states is compared with the list of valid possible outcome states to identify defects (as well as to identify correct outcomes) in the application under test and ensure the attainment of the coverage goals.
