Nonvolatile semiconductor memory device having excellent charge retention and manufacturing process of the same

There has been a problem in conventional Si-type floating-gate type nonvolatile semiconductor memory devices that the charge retention characteristic is low due to insufficiently large electron affinity of Si, therefore improvement of the memory performances, such as scaling down of a memory cell and increasing operation speed, have been difficult to be achieved due to the essential problem. In order to solve the above problem, in the nonvolatile semiconductor memory device of the present invention, a material having large work function or large electron affinity or a material having a work function close to that of semiconductor substrate or of a control gate, is employed for a floating gate retaining charges. Further, an amorphous material having small electron affinity for an insulating matrix is used. Further, at a time of deposition of charge retention layer, the supply ratio of the nano-particle material and the insulating matrix material, such as the mixture ratio of materials of both phases in a target in a sputtering method, is adjusted. By these methods, the charge retention characteristic of the floating-gate type nonvolatile semiconductor memory device can be improved, and the above-mentioned problem of the nonvolatile semiconductor memory device can be solved.

The invention discloses a silicon monoxide composite cathode material for a lithium ion battery, and a preparation method of the silicon monoxide composite cathode material, aiming at improving the cycle performance. The composite cathode material comprises the components by mass percent: 10-30% of composite particle material and 70-90% of natural graphite or artificial graphite, wherein the composite particle material is silicon monoxide covered by a carbon nano tube and an amorphous carbon coating layer. The method comprises the following steps of: forming the carbon nano tube and the amorphous carbon coating layer on the surface of silicon monoxide to obtain composite particles, and mixing the composite particles with the graphite. Compared with the prior art, the preparation method enables cracking carbon to be covered on the surfaces of silicon monoxide particles, so that the volume effect of the silicon monoxide particles can be effectively inhibited in the charge-discharge process of a battery, the cycle performance is good, the specific capacity is more than 500mAh/ g, and the capacity retention ratio is more than 85% after the circulation is carried out for 100 times; and the preparation method is simple in preparation technology, low in raw material cost and suitable for the cathode material for the high-capacity lithium ion battery.

The invention provides a wood-plastic material with distiller's grain as a reinforcing phase, and a manufacturing method thereof. According to the invention, the distiller's grain is subjected to pretreatment, wherein the distiller's grain is crushed into powder with a relatively small particle size; the distiller's grain powder, plastic, a modifying agent, a coupling agent, a stabilizing agent, a lubricating agent, an auxiliary material, and other raw materials are mixed according to different proportions; an obtained mixture is subjected to extrusion granulation by using an extruder, such that a wood-plastic particle material is obtained; or the mixture is directly extruded for preparing different products such as wood-plastic sheet materials, wood-plastic section bars, and wood-plastic pipe materials; or other products can be obtained by hot-pressing molding or injection molding. The wood-plastic sheet material, section bars and pipe materials with the distiller's grain base can be applied in large-scale continuous batch productions. The material is advantaged in high yield, low cost, and high cost performance. Distiller's grain and plastic or waste plastic are adopted as the main raw materials of the wood-plastic material, such that the cost of the series of wood-plastic material is substantially lower than various wood-plastic materials in current markets, which are produced by using wood powder or bamboo powder. The mechanical strength of the wood-plastic material provided by the invention is not lower than that of the wood-plastic materials in current markets. The series of wood-plastic material can be widely used. According to the invention, large amounts of distiller's grain and waste plastic are utilized, such that pollution of the distiller's grain and waste plastic to the natural environment can be solved, and resource recycling and reutilizing is realized.

The invention discloses an ultrasonic remediating method for heavy metal polluted soil / slurry, which comprises the following steps of: performing ultrasonic cavatition on the slurry so as to scatter soil aggregates and resolve heavy metals combined with soil particles into pore water; after ultrasonic effect is stopped, adsorbing nearly all the heavy metals on the fine particles according to the characteristic that the competitive adsorption capacity of the fine particles is stronger than that of coarse particles; and separating the coarse and fine particles with a vibration sieve so as to obtain clean coarse particles and heavy metal-enriched fine particles, wherein the coarse particles after being simply dehydrated can be used as soil materials; and the fine particles after being subjected to slurry-water separation treatment and then solidification / stabilization treatment can be safely used and sanitarily landfilled. The method is high in treatment efficiency, can treat the soil / slurry by adopting a continuous operation way, and is low in treatment cost. The obtained coarse particle material has good engineering properties; and the obtained a few of fine particle materials containing a large amount of heavy metals can be effectively treated and controlled in pollution by adopting a solidification method.
