Wafer-level chip scale package and method for fabricating and using the same

A packaged semiconductor device (a wafer-level chip scale package) containing no UBM between a chip pad and an RDL pattern is described. As well, the device contains only a single non-polymeric insulation layer between the RDL pattern and the solder bump. The single non-polymeric insulation layer does not need high temperature curing processes and so does not induce thermal stresses into the device. As well, manufacturing costs are diminished by eliminating the UBM between the chip pad and the RDL pattern.

Temperature controlled food transport containers suitable for limited power capacity vehicles

The container has a specific construction for low weight with low thermal loss by combining the use of certain polymer insulation with the use of air space between internal structures. The container contains a single or multiple heaters or coolers that can be integrated as a single heating and cooling element, and either integrated into a single container, or in separate containers. The heating or cooling is accomplished by attaching to an internal thermal conducting, e.g. metal, structure either heating or cooling thermal conducting elements or internal thermal heat exchangers with a fan that circulates air over the thermal heat exchanger and heats or cools the air directly. An intelligent power management electronic controls management system is used to result in food delivery containers suitable for power, limited lower capacity vehicles such as motorcycles or scooters. The present invention provides the power for these hot and cold boxes by either modifying the existing alternator to increase the power available from a limited power low capacity motorcycle or similar vehicle or relying on one or more auxiliary alternators added to and driven by the limited power and low capacity vehicle. Further, an additional heat source can be used from the engine or exhaust and the heat can be transferred to the heated container by liquid, gas, or thermal conduction means, to reduce the electrical energy required for limited power low capacity vehicles.

This invention provides a substrate having at least one bottom electrode formed therein. A plurality of dice each having at least one opening formed therein are vertically stacked together one by one by a polymer insulating layer acting as an adhering layer between them, along with the openings thereof aligned to each other to form a through hole passing through said dice. The stacked dice are joined to a bottom of the substrate with the polymer insulating layer acting as an adhering layer, making the bottom electrode of the substrate contact the through hole. An electroplating process is performed with the bottom electrode serving as an electroplating electrode to form a conductive contact passing through the dice.

High-pressure power cable connector

A high-pressure connector for an electrical power cable segment having a central stranded conductor encased in a polymeric insulation jacket with an interstitial void volume in the region of the conductor. The connector confines a fluid within the interstitial void volume at a residual pressure above atmospheric, but below the elastic limit of the insulation jacket. A housing interior chamber receives the conductor in fluid communication with the interstitial void volume. Some embodiments have the chamber sized to receive and overlap a portion of the insulation jacket with a housing end portion swaged thereto. A seal seals the insulation jacket with respect to the housing and a retaining member secures the cable segment to the housing to prevent pushback of the insulation jacket at the residual pressure.

Preferably, the residual pressure is sufficient to expand the interstitial void volume along the entire length of the cable segment by at least 5%.

A method forming at least a portion of a cable comprises providing at least one cable conductor core, extruding at least an inner layer of a polymeric insulation material over the at least one conductor core, providing a plurality of strength members having a coating of the polymeric insulation material, heating the at least one cable conductor core and the strength members, embedding the strength members into the inner layer of the cable conductor core, and extruding an outer layer of the polymeric insulation material over the cable conductor core and the plurality of strength members and bonding the outer layer to the inner layer and the coating to form the cable and provide a contiguous bond between the inner layer, the strength members, and the outer layer, wherein the polymeric insulation material of the inner layer, the strength member coating, and the outer layer are amended to enable the inner layer and the outer layer to melt at a greater rate than the strength member coating.

The solid dielectric material is charged by using a three-electrode corona discharge system; a material sample to be tested is placed below a single-needle electrode and a metal mesh electrode; the sample is adhered to a metal disc electrode through conductive silicone grease and is charged by the three-electrode system; after charging is ended, an external voltage is removed, and short circuit discharge is performed to remove surface free loads; surface potential of the measured sample is attenuated; and the trap energy level and the trap density parameter of the material can be calculated through a signal conditioning circuit and a data acquisition system. The measuring device comprises a constant temperature box, the three-electrode coronate charging system, a surface potential measuring system, a sample preheating system, a rotary electrode and a temperature and humidity control system. The invention provides an effective analysis means for research in representation of an aging condition of a polymer insulating material and an aging rule of polymer by the trap parameter and research in aspects such as a solid dielectric surface electrification phenomenon and surface flashover performance influence.

Integrated method for restoring electrical power cable

A method for extending the useful life of an in-service electrical cable section having at least two existing connectors attached thereto and a conductor surrounded by a conductor shield encased in a polymeric insulation jacket with an interstitial void volume in the region of the conductor. The method includes replacing each connector with a corresponding high-pressure connector, and injecting a dielectric enhancement fluid into the void volume and confining the fluid therein at a pressure sufficient to introduce at least about 0.75Q of the fluid. Wherein Q represents the weight of the fluid which would saturate the conductor shield and insulation jacket, and the void volume at atmospheric pressure being less than that which would accommodate the amount 0.75Q. The method is carried out using only a single switching cycle.

The device and the method have the advantages of low requirements on experimental conditions, convenience for operation and quantitative control over aging factors in an experiment, and short experimental period, and are applied to researches on the corona aging resistance of insulating materials in a laboratory.

The housing includes at least one axially-projecting engagement member located within the interior chamber at the engagement portion of the housing wall of the housing end portion.

Textured conforming shell for stabilization of the interface of precision heart assist device components to tissues

The blood contacting surfaces of heart assist devices must avoid excessive thrombus formation, which can break off and cause thromboembolism, become infected and cause other problems. Certain textured surface coatings, such as sintered titanium microsphere coatings, form a thin layer of living cells on the surface that becomes endothelized and is highly resistant to thrombus generation. Some of these coatings require high processing temperatures. Simple thick wall conduit tubes, which do not require high precision, coated with sintered microspheres, have been used successfully as inlet cannulae. Thick wall titanium pump components have also been successfully coated with sintered microspheres, using methods to retain their shape in the furnace and avoid excessive deformation. Blood pumps or portions of blood pumps that utilize high precision components subject to damage or warping if exposed to high temperatures cannot be directly coated. This applies to intraventricular and other blood pumps with precision heat sensitive components, such as polymer insulated wires, placed at least partly within an organ of the cardiovascular vascular system. The present invention provides a thin wall textured surface shell that is coated at high temperature and then, after finish machining, is affixed over the heat sensitive precision blood pump to serve as the interface with biological tissues.

Forming submicron integrated-circuit wiring from gold, silver, copper, and other metals

A typical integrated circuit interconnects millions of microscopic transistors and resistors with aluminum wires buried in silicon-dioxide insulation. Yet, aluminum wires and silicon-dioxide insulation are a less attractive combination than gold, silver, or copper wires combined with polymer-based insulation, which promise both lower electrical resistance and capacitance and thus faster, more efficient circuits. Unfortunately, conventional etch-based techniques are ineffective with gold, silver, or copper, and conventional polymer formation promote reactions with metals that undermine the insulative properties of polymer-based insulations. Accordingly, the inventor devised methods which use a liftoff procedure to avoid etching problems and a non-acid-polymeric precursor and non-oxidizing cure procedure to preserve the insulative properties of the polymeric insulator. The resulting interconnective structures facilitate integrated circuits with better speed and efficiency.

The elongated column member of the upper polymer insulator passes through a center of the auxiliary electrode section in order to fill space charge in the auxiliary electrode section.
