Method for forming ultra-shallow high quality junctions by a combination of solid phase epitaxy and laser annealing

By using a combination of solid phase epitaxy re-growth and laser annealing, the present invention provides a low thermal budget method which allows the crystal lattice of a semiconductor surface to recover after the doping by ion implantation. The low thermal budget limits the out-diffusion of the dopants ions, thus avoiding the enlargement of the doped source / drain regions. Therefore, the method is suited, for instance, for the fabrication of ultra-shallow source / drain regions in MOS transistors elements. The method according to the present invention comprises a first pre-amorphization process in order to limit channeling effects, a doping process by ion implantation and a re-crystallization by solid phase epitaxy, followed by laser annealing.

Also, the anti-cancer composition can comprise a glycolysis inhibitor. Further, the anti-cancer composition can comprise a biological buffer that is present in an amount sufficient to at least partially deacidify the cellular energy inhibitor and neutralize metabolic by-products of the cellular energy inhibitor.

Laser radiation is used for removing brittle-hard material from a substrate without damaging the material. A removal depression having a flank angle w of the flanks of the removal depression forms in the material as a result of the removal. The removal depression forms with an entry edge, which is defined as a spatially expanded region of the surface of the material, where an unchanged and thus unremoved portion of the surface of the material transitions into the removal depression. Spatial portions of the laser radiation are refracted and focused into the volume of the unremoved material at this entry edge. The distribution of the laser radiation is set such that the entry edge assumes a small spatial expansion, such that the portion of the power of the laser radiation, which is captured by the focusing effect of the entry edge, is not sufficient to generate a threshold value ρdamage for the electron density in the volume of the material, thus avoiding damage to the material.
