A power and control architecture employing circuitry that sequentially regulate power flows from independent solar-array sources or a mixture of power sources providing power to a common load. The device may be used on a satellite with solar-array sources; however it may also be used on ground based systems. Stiff bus voltage regulation is obtained by tightly controlling the most recently activated power-processing channel while keeping the previously activated power-processing channels in the Maximum Power Tracking mode to supply maximum power to a common load. The remaining power-processing channels are turned off or operated in stand-by mode. In an alternative system, with primary design goal of uniform power sharing among solar-array sources, all solar array sources are activated with uniform power sharing at light load and, as load demand increases, sequentially controlled to operate in the Maximum Power Tracking mode one solar array source at a time as necessary.

The surrogate substrate is characterized by a resisitivity of at least 100 ohm-cm and an expansion coefficient compatible with the piezoelectric substrate. A catalytic bonding film between the piezoelectric substrate and the surrogate substrate is formed from a first catalytic bonding film deposited onto a surface of the piezoelectric substrate and a second catalytic bonding film deposited onto a surface of the surrogate substrate. The piezoelectric substrate is bonded to the surrogate substrate through a compression force sufficient for providing a bonding at a normal temperature.

Bipolar transistor structure with self-aligned raised extrinsic base and methods

The invention includes methods of fabricating a bipolar transistor that adds a silicon germanium (SiGe) layer or a third insulator layer of, e.g., high pressure oxide (HIPOX), atop an emitter cap adjacent the intrinsic base prior to forming a link-up layer. This addition allows for removal of the link-up layer using wet etch chemistries to remove the excess SiGe or third insulator layer formed atop the emitter cap without using oxidation. In this case, an oxide section (formed by deposition of an oxide or segregation of the above-mentioned HIPOX layer) and nitride spacer can be used to form the emitter-base isolation. The invention results in lower thermal cycle, lower stress levels, and more control over the emitter cap layer thickness, which are drawbacks of the first embodiment. The invention also includes the resulting bipolar transistor structure.
