Flip chip underfill system and method

A system for dispensing a viscous material onto a substrate which includes a dispensing element, a viscous material reservoir and a metering device coupled between the reservoir and the dispensing element for metering a variable amount of a viscous material through the dispensing element. The dispensing element and metering device can be moved by a positioner along a predetermined pattern adjacent a surface of a substrate. A weigh scale located adjacent the substrate receives a metered amount of the viscous material and produces signals representative of a variable weight of the material dispensed during a predetermined time interval. A controller adjusts a speed of movement of the positioner along the predetermined pattern to cause the dispensing element to dispense a desired amount of material based on a calculated flow rate. Alternatively, the controller adjusts a rate of delivery of the metering device based on the calculated flow rate to cause the dispensing element to dispense the desired amount of material along the predetermined pattern. Closed loop temperature control may be provided for the dispensing element and/or the substrate to ensure a substantially constant viscosity and a substantially constant flow rate. A prime and purge station may be provided adjacent the substrate for sucking air bubbles from the dispensing element and metering device.

A piezoelectric electroacoustic transducer includes a substantially square piezoelectric diaphragm flexually vibrating in a plate-thickness direction in response to application of an alternating signal between electrodes, a substantially rectangular insulating case having a supporting member disposed inside sidewalls of the case for supporting the diaphragm, terminals having internal connections exposed in a vicinity of the supporting member and external connections exposed outside the case and electrically connecting to the internal connections, a first adhesive applied to a shortest route located between the external periphery of the diaphragm and the internal connections and connecting the diaphragm to the internal connections so as to fix the diaphragm to the case, a conductive adhesive applied to electrodes of the diaphragm and the internal connections via the upper surface of the first adhesive by detouring from the shortest route to connect the diaphragm to the internal connections for electrically connecting the electrodes of the diaphragm to the internal connections of the terminals, and a second adhesive for sealing a clearance between the external periphery of the diaphragm and the internal periphery of the case. The first and second adhesives have a Young's modulus after curing smaller than that of the conductive adhesive.

The detector comprises a case, a hydraulic device, a heater and a pressure distributor, wherein the right upper part of the case is provided with an industrial computer and a display device, the left upper part of the case is provided with an electric control device, and the lower right part of the case is provided with an oil tank; the left side of the oil tank is provided with a temperature transmitter and a heater; the right side of the oil tank is externally provided with a motor connecting coupler, a pressure adjusting plate and an oil pump in the oil tank; a motor is provided with a frequency converter; a signal input line of the frequency converter is connected with a signal control end of the computer; the electric control device consists of a pressure-distribution electromagnetic valve; a signal control line of the electromagnetic valve is connected with the signal control end of the computer; a signal line of the heater is connected with the signal control end of the computer; and the computer is provided with a pressure transmitter signal device and a temperature transmitter signal device. With the adoption of the detector and the detection method, the working efficiency and the accuracy are improved.
