The invention also discloses a control method of active tuning, which comprises the following steps by using the hybrid filter: connecting a branch with a linear load required to filter in parallel; obtaining each single harmonic current component to be filtered by detecting a harmonic current; comparing a condenser voltage with a reactor voltage and then carrying out PI adjustment so as to obtain the detuning degree under the condition of the frequency of harmonic to be filtered; generating the detuning degree into a harmonic compensating current weighting coefficient; forming a harmonic compensating current command; generating an active current command of fundamental waves; summing to obtain a command current of the APF; and generating a PWM (pulse-width modulation) drive signal after the command current and an actually-output current signal are subjected to PWM generation and drive. The method is remarkable, safe and reliable.

The method is realized by respectively repeated adoption of technologies, including mask, lithography or ion etching, DC magnetic control sputtering, magnetic control sputtering of radio frequency or improving chemical vapor deposition with plasmas, and processing technology of a semiconductor membrane in sequence to carve, sputter and generate a lower lead layer of the loop, a lower insulating layer, the magnetoresistance sensor comprising the ferromagnetic layer, the conductive layer and another ferromagnetic layer, a medium insulating layer, a vertical lead of the loop, an upper lead layer of the loop, and an upper insulating layer on the substrate. Afterwards, the lower lead layer, the vertical lead and the upper lead layer of the loop are electrically connected, thus obtaining the magnetic sensor with huge magnetoresistance. The invention has high precision and sensitivity and is beneficial for industrial production.

Fast recovery diode and manufacturing method thereof

The invention relates to a fast recovery diode and a manufacturing method thereof. The diode comprises a substrate and a P+ region. The P+ region is formed on the substrate, and forms a PN junction together with the substrate, wherein the substrate is the cathode of the diode, and the P+ region is the anode of the diode. Hydrogen or helium is injected into the surface of the anode P+ region to form a local service life control layer. The fast recovery diode provided by the invention has the characteristic of fast and soft recovery. Because of existence of the local service life control layer, the fast recovery diode does not need too many global composite centers, electric leakage of the device is reduced, and the avalanche tolerance of the device is improved. Through electron irradiation and platinum doping, a device with a minor positive temperature coefficient of forward voltage drop is realized, and parallel connection is facilitated. Structures and doping of the diode anode and diode cathode can be adjusted. Forward surging and dynamic avalanche resistance are improved.

The method for detecting by using the device is further provided. The disclosure achieves the high-throughput detection of the above parameter, and the peak detection throughput is up to 100 cellsper second.
