Semiconductor memory

The object of providing a non-volatile semiconductor memory that stands out by good scalability and a high retention time as well as ensures low switching voltages at low switching times and achieves a great number of switching cycles at good temperature stability is solved by the present invention with a semiconductor memory whose memory cells comprise at least one silicon matrix material layer with open or disturbed nanocrystalline or amorphous network structures and structural voids which has a resistively switching property between two stable states, utilizing the ion drift in the silicon matrix material layer. The memory concept suggested in the present invention thus offers an alternative to the flash and DRAM memory concepts since it is not based on the storing of charges, but on the difference of the electric resistance between two stable states that are caused by the mobility of ions in the amorphous silicon matrix material with an externally applied electric field.

Nano Anticancer Micelles of Vinca Alkaloids Entrapped in Polyethylene Glycolylated Phospholipids

The present invention provides a nano-micellar preparation containing vinca alkaloids antitumor agent for intravenous injection, which cincludes a therapeutically effective amount of vinca alkaloids antitumor agent (vinblastine, vincristine, vindesine and vinorelbine), a phosphatide derivatized with polyethylene glycol, together with pharmaceutically acceptable adjuvants. The preparation is prepared by encapsulating the medicament with a nano-micelle to obtain the nano-micellar preparation containing vinca alkaloids antitumor agent for injection. The vinca alkaloids antitumor agent and the phosphatide derivatized with polyethylene glycol form a nano-micelle with a highly uniform particle size. In the micelle, the hydrophobic core of encapsulated medicament is surrounded by polyethylene glycol molecules to form a hydrophilic protective layer, so that the medicament is prevented from contacting with the enzymes and other protein molecules in blood and being recognized and phagocytozed by reticuloendothelial system in body, and the circulation time in vivo of the micelle is prolonged.

Apparatus for separating fouling contaminants from non-condensable gases at the end of a pyrolysis/thermolysis of biomass process

A method of continuously capturing BioOil and its constituents from a gas stream produced in a fast pyrolysis / thermolysis process, in a usable liquid form so as to produce a non-condensable gas free of fouling contaminates. The method includes separating BioOil and its constituents from a gas stream using hot inertial separation to maintain the temperature of said BioOil and its constituents above a temperature at which the thick and / or sticky constituents cause inefficient operation of the equipment but low enough so that they do not undergo rapid degradation. Next the gas velocity is reduced to a temperature sufficiently low to allow droplets in the gas stream to settle out but high enough so that a viscosity of said droplets remains low enough to avoid inefficient operation of the separation equipment. Finally, liquid is condensed out of the gas stream.

Nonvolatile memory and three-state FETs using cladded quantum dot gate structure

The present invention discloses structures and method of fabricating cladded quantum dot gate nonvolatile memory and three-state field-effect transistor devices that can be scaled down to sub-22 nm dimensions and embedded along side with other functional circuits. Another innovation is the design of transport channel, which comprises an asymmetric coupled well structure comprising two or more wells. This structure enhances the retention time in nonvolatile memory by increasing the effective separation between channel charge and the quantum dots located in the floating gate. The cladded quantum dot gate FETs can be designed in Si, InGaAs—InP and other material systems. The 3-state FET devices form the basis of novel digital circuits using multiple valued logic and advanced analog circuits. One or more layers of SiOx-cladded Si quantum dots can also be used as high-k dielectric layer forming the gate insulator over the transport channel of a sub-22 nm FET.

Use of periodic refresh in medium retention memory arrays

Systems and methods are disclosed that facilitate extending data retention time in a data retention device, such as a nanoscale resistive memory cell array, via assessing a resistance level in a tracking element associated with the memory array and refreshing the memory array upon a determination that the resistance of the tracking element has reached or exceeded a predetermined reference threshold resistance value. The tracking element can be a memory cell within the array itself and can have an initial resistance value that is substantially higher than an initial resistance value for a programmed memory cell in the array, such that resistance increase in the tracking cell will cause the tracking cell to reach the threshold value and trigger refresh of the array before data corruption / loss occurs in the core memory cells.
