This coating composition is applied to a substrate, exposed using UV radiation and then developed using an aqueous developing composition to form the bank pattern. Because the coating composition can be developed using an aqueous composition rather than an organic solvent or solvent system, the method tends to preserve the integrity of other organic structures present on the substrate. Further, the incorporation of the fluorine compound in the aqueous solution provides a degree of control over the contact angles exhibited on the surface of the bank pattern and thereby can avoid or reduce subsequent surface treatments.

Spin-on carbon compositions for lithographic processing

The invention described herein is directed towards spin-on carbon materials comprising polyamic acid compositions and a crosslinker in a solvent system. The materials are useful in trilayer photolithography processes. Films made with the inventive compositions are not soluble in solvents commonly used in lithographic materials, such as, but not limited to PGME, PGMEA, and cyclohexanone. However, the films can be dissolved in developers commonly used in photolithography. In one embodiment, the films can be heated at high temperatures to improve the thermal stability for high temperature processing. Regardless of the embodiment, the material can be applied to a flat / planar or patterned surface. Advantageously, the material exhibits a wiggling resistance during pattern transfer to silicon substrate using fluorocarbon etch.

Natural fiber welding is a process by which individual fibers are swollen by an appropriate ionic liquid-based solvent system to form a congealed network. Manipulated fibrous materials may be either composed of natural polymers such as cellulose, hemicellulose, silk, et cetera, or synthetic polymers, or mixed materials. Only the material at the outer surface of fibers need be sufficiently mobile to merge with that of neighboring fibers. Material in the fiber core may be left in the native state by controlling process variables. Fibers form a congealed network upon removal of the ionic liquid-based solvent.
