A HEMT-type field-effect semiconductor device has a main semiconductor region comprising two layers of dissimilar materials such that a two-dimensional electron gas layer is generated along the heterojunction between the two layers. A source and a drain electrode are placed in spaced positions on a major surface of the main semiconductor region. Between these electrodes, a gate electrode is received in a recess in the major surface of the main semiconductor region via a p-type metal oxide semiconductor film whereby a depletion zone is normally created in the electron gas layer, with a minimum of turn-on resistance and gate leak current.

In one aspect the plasma lamp according to the present invention comprises a gas envelope that is constructed from ceramic material and a sapphire window rather than quartz. According to another aspect of the present invention, a plasma lamp comprises an RF structure for the radio wave radiation and an envelope for housing the excitation gas that are formed so as to constitute a single, integrated ceramic structure. According to yet another aspect of the present invention, the plasma lamp comprises a waveguide structure having solid material such as ceramic rather than air for the dielectric and a gas housing made of a combination of solid ceramic and a sapphire window. In this way, the separate quartz gas envelope and air-filled waveguide structure employed in the prior art are replaced by a single, integrated structure.

A novel cement slurry composed of cement and water that can be used in cement stabilization applications. The cement slurry compound itself is chemically treated, by means of a cellulosic or other thixotropic thickening agent(s) to create a thixotropic system wherein the wetted cement remains in suspension and does not settle out prior to use even without further mixing. A chemical retarder / stabilizer is also used to prevent the slurry from prematurely setting during shipping. A novel apparatus and method for mixing the novel cement slurry is disclosed to insure the exact proportioning of all ingredients and the proper wetting of the cement.

Various embodiments provide a method of producing a hydrocarbon product by hydrotreating a feedstock including at least one of a renewable triacylglyceride (TAG), renewable free fatty acid (FFA), and renewable fatty acid C1-C5 alkyl ester (C1-C5 FAE) in the presence of a nonsulfided hydrotreating catalyst to produce a first product including hydrocarbons. In some examples, the first product can be subjected to further chemical transformations such as aromatization, cracking, or isomerization to produce a second product including hydrocarbons. In various embodiments, the first or second hydrocarbon product with minimal or substantially no further processing can be suitable as a liquid transportation fuel or fuel blendstock, including fuels such as gasoline, naptha, kerosene, jet fuel, and diesel fuels.
